Light-Induced Magnetic Precession in (Ga,Mn)As Slabs: Hybrid Standing-Wave Damon-Eshbach Modes

Coherent oscillations associated with spin precessions were observed in ultrafast optical experiments on ferromagnetic (Ga,Mn)As films. Using a complete theoretical description of the processes by which light couples to the magnetization, values for the exchange and anisotropy constants were obtained from the field-dependence of the magnon frequencies and the oscillation-amplitude ratios. Results reveal a relatively large negative contribution to the energy due to surface anisotropy leading to excitations that are a mixture of bulk waves and surface modes.

Magnetic scattering of spin polarized carriers in (In,Mn)Sb dilute magnetic semiconductor

Magnetoresistance measurements on the magnetic semiconductor (In,Mn)Sb suggest that magnetic scattering in this material is dominated by isolated Mn$^{2+}$ ions located outside the ferromagnetically-ordered regions when the system is below $T_{c}$. A model is proposed, based on the $p$-$d$ exchange between spin-polarized charge carriers and localized Mn$^{2+}$ ions, which accounts for the observed behavior both below and above the ferromagnetic phase transition. The suggested picture is further verified by high-pressure experiments, in which the degree of magnetic interaction can be varied in a controlled way.

Perpendicular magnetization reversal, magnetic anisotropy, multi-step spin switching, and domain nucleation and expansion in Ga1-xMnxAs films

We present a comprehensive study of the reversal process of perpendicular magnetization in thin layers of the ferromagnetic semiconductor Ga1-xMnxAs. For this investigation we have purposely chosen Ga1-xMnxAs with a low Mn concentration (x ~ 0.02), since in such specimens contributions of cubic and uniaxial anisotropy parameters are comparable, allowing us to identify the role of both types of anisotropy in the magnetic reversal process. As a first step we have systematically mapped out the angular dependence of ferromagnetic resonance in thin Ga1-xMnxAs layers, which is a highly effective tool for obtaining the magnetic anisotropy parameters of the material. The process of perpendicular magnetization reversal was then studied by magneto-transport (i.e., Hall effect and planar Hall effect measurements). These measurements enable us to observe coherent spin rotation and non-coherent spin switching between the (100) and (010) planes. A model is proposed to explain the observed multi-step spin switching. The agreement of the model with experiment indicates that it can be reliably used for determining magnetic anisotropy parameters from magneto-transport data. An interesting characteristic of perpendicular magnetization reversal in Ga1-xMnxAs with low x is the appearance of a double hysteresis loops in the magnetization data. This double-loop behavior can be understood by generalizing the proposed model to include the processes of domain nucleation and expansion.

Optical studies of carrier and phonon dynamics in Ga_{1-x}Mn_{x}As

We present a time-resolved optical study of the dynamics of carriers and phonons in Ga_{1-x}Mn_{x}As layers for a series of Mn and hole concentrations. While band filling is the dominant effect in transient optical absorption in low-temperature-grown (LT) GaAs, band gap renormalization effects become important with increasing Mn concentration in Ga_{1-x}Mn_{x}As, as inferred from the sign of the absorption change. We also report direct observation on lattice vibrations in Ga1-xMnxAs layers via reflective electro-optic sampling technique. The data show increasingly fast dephasing of LO phonon oscillations for samples with increasing Mn and hole concentration, which can be understood in term of phonon scattering by the holes.

Zero- and one-dimensional magnetic traps for quasi-particles

We investigate the possibility of trapping quasi-particles possessing spin degree of freedom in hybrid structures. The hybrid system we are considering here is composed of a semi-magnetic quantum well placed a few nanometers below a ferromagnetic micromagnet. We are interested in two different micromagnet shapes: cylindrical (micro-disk) and rectangular geometry. We show that in the case of a micro-disk, the spin object is localized in all three directions and therefore zero-dimensional states are created, and in the case of an elongated rectangular micromagnet, the quasi-particles can move freely in one direction, hence one-dimensional states are formed. After calculating profiles of the magnetic field produced by the micromagnets, we analyze in detail the possible light absorption spectrum for different micromagnet thicknesses, and different distances between the micromagnet and the semimagnetic quantum well. We find that the discrete spectrum of the localized states can be detected via spatially-resolved low temperature optical measurement.

Andreev Reflection and Pair Breaking Effects at the Superconductor/Magnetic Semiconductor Interface

We investigate the applicability of spin polarization measurements using Andreev reflection in a point contact geometry in heavily doped dilute magnetic semiconductors, such as (Ga,Mn)As. While we observe conventional Andreev reflection in non-magnetic (Ga,Be)As epilayers, our measurements indicate that in ferromagnetic (Ga,Mn)As epilayers with comparable hole concentration the conductance spectra can only be adequately described by a broadened density of states and a reduced superconducting gap. We suggest that these pair-breaking effects stem from inelastic scattering in the metallic impurity band of (Ga,Mn)As and can be explained by introducing a finite quasiparticle lifetime or a higher effective temperature. For (Ga,Mn)As with 8% Mn concentration and 140 K Curie temperature we evaluate the spin polarization to be 83+/-17%. PACS numbers: 72.25.Dc,72.25.Mk,74.45.+c

Ferromagnetic/DMS hybrid structures: one- and zero-dimensional magnetic traps for quasiparticles

We investigated possibility of using local magnetic field originating from ferromagnetic island deposited on the top of semiconductor quantum well to produce zero- and one-dimensional traps for quasi-particles with spin. In particular we considered two shapes of experimentally made magnets - cylindrical and rectangular. In the case of ferromagnetic micro-disk the trap can localize spin in three dimensions, contrary to the rectangular micro-magnet which creates a trap that allows free propagation in one direction. We present in detail prediction for absorption spectrum around the main absorption edge in both type of micro-magnets.

Optical response of a ferromagnetic/DMS hybrid structure

We investigate the possibility of using local magnetic fields to produce one-dimensional traps in hybrid structures for any quasiparticle possessing spin degree of freedom. We consider a system composed of a diluted magnetic semiconductor quantum well buried below a micron-sized ferromagnetic island. Localized magnetic field is produced by a rectangular ferromagnet in close proximity of a single domain phase. We make quantitative predictions for the optical response of the system as a function of distance between the micromagnet and the quantum well, electronic g-factor, and thickness of the micromagnet.

Optical Orientation of Excitons in CdSe Self-Assembled Quantum Dots

We study spin dynamics of excitons confined in self-assembled CdSe quantum dots by means of optical orientation in magnetic field. At zero field the exciton emission from QDs populated via LO phonon-assisted absorption shows a circular polarization of 14%. The polarization degree of the excitonic emission increases dramatically when a magnetic field is applied. Using a simple model, we extract the exciton spin relaxation times of 100 ps and 2.2 ns in the absence and presence of magnetic field, respectively. With increasing temperature the polarization of the QD emission gradually decreases. Remarkably, the activation energy which describes this decay is independent of the external magnetic field, and, therefore, of the degeneracy of the exciton levels in QDs. This observation implies that the temperature-induced enhancement of the exciton spin relaxation is insensitive to the energy level degeneracy and can be attributed to the same excited state distribution.

Effects of Capping on the (Ga,Mn)As Magnetic Depth Profile

Annealing can increase the Curie temperature and net magnetization in uncapped (Ga,Mn)As films, effects that are suppressed when the films are capped with GaAs. Previous polarized neutron reflectometry (PNR) studies of uncapped (Ga,Mn)As revealed a pronounced magnetization gradient that was reduced after annealing. We have extended this study to (Ga,Mn)As capped with GaAs. We observe no increase in Curie temperature or net magnetization upon annealing. Furthermore, PNR measurements indicate that annealing produces minimal differences in the depth-dependent magnetization, as both as-grown and annealed films feature a significant magnetization gradient. These results suggest that the GaAs cap inhibits redistribution of interstitial Mn impurities during annealing.

Anomalous Hall effect in insulating Ga1-xMnxAs

We have investigated the effect of doping by Te on the anomalous Hall effect in Ga1-xMnxAs (x = 0.085). For this relatively high value of x the temperature dependence of resistivity shows an insulating behavior. It is well known that in Ga1-xMnxAs the Mn ions naturally act as acceptors. Additional doping by Te donors decreases the Curie temperature and increases the anomalous Hall resistivity. With increasing Te concentration the long-range ferromagnetic order in Ga1-xMnxAs eventually disappears, and paramagnetic-to-spin glass transition is observed instead. The critical concentration of holes required for establishing ferromagnetic order in Ga1-xMnxAs (x = 0.085) has been estimated by using the magnetic polaron percolation theory proposed by Kaminski and Das Sarma [Phys.Rev.Lett. 88, 247202 (2002)].

Ferromagnetic resonance study of free hole contribution to magnetization and magnetic anisotropy in modulation-doped Ga$_{1 - x}$Mn$_{x}$As/Ga$_{1 - y}$Al$_{y}$As:Be

Ferromagnetic resonance (FMR) is used to study magnetic anisotropy of GaMnAs in a series of Ga$_{1 - x}$Mn$_{x}$As/Ga$_{1 - y}$Al$_{y}$As heterostructures modulation-doped by Be. The FMR experiments provide a direct measure of cubic and uniaxial magnetic anisotropy fields, and their dependence on the doping level. It is found that the increase in doping -- in addition to rising the Curie temperature of the Ga$_{1 - x}$Mn$_{x}$As layers -- also leads to a very significant increase of their uniaxial anisotropy field. The FMR measurements further show that the effective $g$-factor of Ga$_{1 - x}$Mn$_{x}$As is also strongly affected by the doping. This in turn provides a direct measure of the contribution from the free hole magnetization to the magnetization of Ga$_{1 - x}$Mn$_{x}$As system as a whole.

Control of spin dynamics with laser pulses: Generation of entangled states of donor-bound electrons in a Cd1-xMnxTe quantum well

A quantum-mechanical many-particle system may exhibit non-local behavior in that measurements performed on one of the particles can affect a second one that is far apart. These so-called entangled states are crucial for the implementation of quantum information protocols and gates for quantum computation. Here, we use ultrafast optical pulses and coherent pump-probe techniques to create and control spin entangled states in an ensemble of up to three non-interacting electrons bound to donors in a Cd1-xMnxTe quantum well. Our method, relying on the exchange interaction between optically-excited excitons and the paramagnetic impurities, can in principle be applied to entangle an arbitrarily large number of electrons. A microscopic theory of impulsive stimulated Raman scattering and a model for multi-spin entanglement are presented. The signature of entanglement is the observation of overtones of donor spin-flips in the differential reflectivity of the probe pulse. Results are shown for resonant excitation of localized excitons below the gap, and above the gap where the signatures of entanglement are significantly enhanced. Data is also presented on the generation of coherent excitations of antiferromagnetically-coupled manganese pairs, folded acoustic phonons, exciton Zeeman beats and entanglement involving two Mn2+ ions.

Measurement of Spin Polarization by Andreev Reflection in Ferromagnetic In1-xMnxSb Epilayers

We carried out Point Contact Andreev Reflection (PCAR) spin spectroscopy measurements on epitaxially-grown ferromagnetic In1-xMnxSb epilayers with a Curie temperature of ~9K. The spin sensitivity of PCAR in this material was demonstrated by parallel control studies on its non-magnetic analog, In1-yBeySb. We found the conductance curves of the Sn point contacts with In1-yBeySb to be fairly conventional, with the possible presence of proximity-induced superconductivity effects at the lowest temperatures. The experimental Z-values of interfacial scattering agreed well with the estimates based on the Fermi velocity mismatch between the semiconductor and the superconductor. These measurements provided control data for subsequent PCAR measurements on ferromagnetic In1-xMnxSb, which indicated spin polarization in In1-xMnxSb to be 52 +- 3%.

High-Temperature Hall Effect in Ga(1-x)Mn(x)As

The temperature dependence of the Hall coefficient of a series of ferromagnetic Ga(1-x)Mn(x)As samples is measured in the temperature range 80K < T < 500K. We model the Hall coefficient assuming a magnetic susceptibility given by the Curie-Weiss law, a spontaneous Hall coefficient proportional to rho_xx^2(T), and including a constant diamagnetic contribution in the susceptibility. For all low resistivity samples this model provides excellent fits to the measured data up to T=380K and allows extraction of the hole concentration (p). The calculated p are compared to alternative methods of determining hole densities in these materials: pulsed high magnetic field (up to 55 Tesla) technique at low temperatures (less than the Curie temperature), and electrochemical capacitance- voltage profiling. We find that the Anomalous Hall Effect (AHE) contribution to rho_xy is substantial even well above the Curie temperature. Measurements of the Hall effect in this temperature regime can be used as a testing ground for theoretical descriptions of transport in these materials. We find that our data are consistent with recently published theories of the AHE, but they are inconsistent with theoretical models previously used to describe the AHE in conventional magnetic materials.

Annealing-Dependent Magnetic Depth Profile in Ga[1-x]Mn[x]As

We have studied the depth-dependent magnetic and structural properties of as-grown and optimally annealed Ga[1-x]Mn[x]As films using polarized neutron reflectometry. In addition to increasing total magnetization, the annealing process was observed to produce a significantly more homogeneous distribution of the magnetization. This difference in the films is attributed to the redistribution of Mn at interstitial sites during the annealing process. Also, we have seen evidence of significant magnetization depletion at the surface of both as-grown and annealed films.

Magnetization relaxation in (Ga,Mn)As ferromagnetic semiconductors

We describe a theory of Mn local-moment magnetization relaxation due to p-d kinetic-exchange coupling with the itinerant-spin subsystem in the ferromagnetic semiconductor (Ga,Mn)As alloy. The theoretical Gilbert damping coefficient implied by this mechanism is calculated as a function of Mn moment density, hole concentration, and quasiparticle lifetime. Comparison with experimental ferromagnetic resonance data suggests that in annealed strongly metallic samples, p-d coupling contributes significantly to the damping rate of the magnetization precession at low temperatures. By combining the theoretical Gilbert coefficient with the values of the magnetic anisotropy energy, we estimate that the typical critical current for spin-transfer magnetization switching in all-semiconductor trilayer devices can be as low as $\sim 10^{5} {\rm A cm}^{-2}$.

Anomalous behavior of spin wave resonances in Ga_{1-x}Mn_{x}As thin films

We report ferromagnetic and spin wave resonance absorption measurements on high quality epitaxially grown Ga_{1-x}Mn_{x}As thin films. We find that these films exhibit robust ferromagnetic long-range order, based on the fact that up to seven resonances are detected at low temperatures, and the resonance structure survives to temperatures close to the ferromagnetic transition. On the other hand, we observe a spin wave dispersion which is linear in mode number, in qualitative contrast with the quadratic dispersion expected for homogeneous samples. We perform a detailed numerical analysis of the experimental data and provide analytical calculations to demonstrate that such a linear dispersion is incompatible with uniform magnetic parameters. Our theoretical analysis of the ferromagnetic resonance data, combined with the knowledge that strain-induced anisotropy is definitely present in these films, suggests that a spatially dependent magnetic anisotropy is the most likely reason behind the anomalous behavior observed.
