Cr resonant impurity for studies of band inversion and band offsets in IV-VI semiconductors

Understanding the electronic structure of transition-metal dopants in IV-VI semiconductors is critical for tuning their band structure. We analyze properties of Cr dopant in $Pb_{1-x}Sn_xTe$ and PbSe by magnetic and transport measurements, which are interpreted based on density functional calculations. We demonstrate that the pinning of the Fermi energy to the chromium resonant level occurs for both n-type and p-type $Pb_{1-x}Sn_xTe$ in the whole composition range. This enables us to determine the valence band and conduction band offsets at the PbTe/SnTe/PbSe heterointerfaces, which is important for designing high-prformance 2D transistors. Furthermore, the magnetic measurements reveal the presence of Cr ions in three charge states, $Cr^{3+}$, $Cr^{2+}$, and $Cr^{1+}$. The last one corresponds to the Cr dopants incorporated at the interstitial, and not the substitutional, sites. The measured concentrations of the interstitial and substitutional Cr are comparable.

Nuclear spin dynamics influenced and detected by electron spin polarization in CdTe/CdMgTe quantum wells

Nuclear spin coherence and relaxation dynamics of all constituent isotopes of an n-doped CdTe/(Cd,Mg)Te quantum well structure are studied employing optically detected nuclear magnetic resonance. Using time-resolved pump-probe Faraday ellipticity, we generate and detect the coherent spin dynamics of the resident electrons. The photogenerated electron spin polarization is transferred into the nuclear spin system, which becomes polarized and acts back on the electron spins as the Overhauser field. Under the influence of resonant radio frequency pulses, we trace the coherent spin dynamics of the nuclear isotopes $^{111}$Cd, $^{113}$Cd, and $^{125}$Te. We measure nuclear Rabi oscillations, the inhomogeneous dephasing time $T_2^*$, the spin coherence time $T_2$, and the longitudinal relaxation time $T_1$. Furthermore, we investigate the influence of the laser excitation and the corresponding electron spin polarization on the nuclear spin relaxation time and find a weak extension of this time induced by interaction with the electron spins.

Optical orientation of hole magnetic polarons in (Cd,Mn)Te/(Cd,Mn,Mg)Te quantum wells

The optically induced spin polarization in (Cd,Mn)Te/(Cd,Mn,Mg)Te diluted-magnetic-semiconductor quantum wells is investigated by means of picosecond pump-probe Kerr rotation. At 1.8 K temperature, additionally to the oscillatory signals from photoexcited electrons and Manganese spins precessing about an external magnetic field, a surprisingly long-lived (up to 60 ns) nonoscillating spin polarization is detected. This polarization is related to optical orientation of equilibrium magnetic polarons involving resident holes. The suggested mechanism for the optical orientation of the equilibrium magnetic polarons indicates that the detected polaron dynamics originates from unexcited magnetic polarons. The polaron spin dynamics is controlled by the anisotropic spin structure of the heavy-hole resulting in a freezing of the polaron magnetic moment in one of the two stable states oriented along the structure growth axis. Spin relaxation between these states is prohibited by a potential barrier, which depends on temperature and magnetic field. The magnetic polaron relaxation is accelerated with increasing temperature and in magnetic field.

All-optical NMR in semiconductors provided by resonant cooling of nuclear spins interacting with electrons in the resonant spin amplification regime

Resonant cooling of different nuclear isotopes manifested in optically-induced nuclear magnetic resonances (NMR) is observed in n-doped CdTe/(Cd,Mg)Te and ZnSe/(Zn,Mg)Se quantum wells and for donor-bound electrons in ZnSe:F and GaAs epilayers. By time-resolved Kerr rotation used in the regime of resonant spin amplification we can expand the range of magnetic fields where the effect can be observed up to nuclear Larmor frequencies of 170 kHz. The mechanism of the resonant cooling of the nuclear spin system is analyzed theoretically. The developed approach allows us to model the resonant spin amplification signals with NMR resonances.

Spin-flip Raman scattering of the neutral and charged excitons confined in a CdTe/(Cd,Mg)Te quantum well

Spin-flip Raman scattering of electrons and heavy-holes is studied for resonant excitation of neutral and charged excitons in a CdTe/Cd$_{0.63}$Mg$_{0.37}$Te quantum well. The spin-flip scattering is characterized by its dependence on the incident and scattered light polarization as well as on the magnetic field strength and orientation. Model schemes of electric-dipole allowed spin-flip Raman processes in the exciton complexes are compared to the experimental observations, from which we find that lowering of the exciton symmetry, time of carrier spin relaxation, and mixing between electron states and, respectively, light- and heavy-hole states play an essential role in the scattering. At the exciton resonance, anisotropic exchange interaction induces heavy-hole spin-flip scattering, while acoustic phonon interaction is mainly responsible for the electron spin-flip. In resonance with the positively and negatively charged excitons, anisotropic electron-hole exchange as well as mixed electron states allow spin-flip scattering. Variations in the resonant excitation energy and lattice temperature demonstrate that localization of resident electrons and holes controls the Raman process probability and is also responsible for symmetry reduction. We show that the intensity of the electron spin-flip scattering is strongly affected by the lifetime of the exciton complex and in tilted magnetic fields by the angular dependence of the anisotropic electron-hole exchange interaction.

Magnetic field control of photon echo in the electron-trion system: Shuffling of coherences between optically accessible and inaccessible states

We report on magnetic field induced oscillations of the photon echo signal from negatively charged excitons in a CdTe/(Cd,Mg)Te semiconductor quantum well. The oscillatory signal is due to Larmor precession of the electron spin about a transverse magnetic field and depends sensitively on the polarization configuration of the exciting and refocusing pulses. The echo amplitude can be fully tuned from maximum down to zero depending on the time delay between the two pulses and the magnetic field strength. The results are explained in terms of the optical Bloch equations accounting for the spin level structure of electron and trion.

Spin diffusion in the Mn2+ ion system of II-VI diluted magnetic semiconductor heterostructures

The magnetization dynamics in diluted magnetic semiconductor heterostructures based on (Zn,Mn)Se and (Cd,Mn)Te has been studied experimentally by optical methods and simulated numerically. In the samples with nonhomogeneous magnetic ion distribution this dynamics is contributed by spin-lattice relaxation and spin diffusion in the Mn spin system. The spin diffusion coefficient of 7x10^(-8) cm^2/s has been evaluated for Zn(0.99)Mn(0.01)Se from comparison of experimental and numerical results. Calculations of the giant Zeeman splitting of the exciton states and the magnetization dynamics in the ordered alloys and parabolic quantum wells fabricated by the digital growth technique show perfect agreement with the experimental data. In both structure types the spin diffusion has an essential contribution to the magnetization dynamics.

Optical control of electron spin coherence in CdTe/(Cd,Mg)Te quantum wells

Optical control of the spin coherence of quantum well electrons by short laser pulses with circular or linear polarization is studied experimentally and theoretically. For that purpose the coherent electron spin dynamics in a n-doped CdTe/(Cd,Mg)Te quantum well structure was measured by time-resolved pump-probe Kerr rotation, using resonant excitation of the negatively charged exciton (trion) state. The amplitude and phase shifts of the electron spin beat signal in an external magnetic field, that are induced by laser control pulses, depend on the pump-control delay and polarization of the control relative to the pump pulse. Additive and non-additive contributions to pump-induced signal due to the control are isolated experimentally. These contributions can be well described in the framework of a two-level model for the optical excitation of the resident electron to the trion.

Spin coherence of a two-dimensional electron gas induced by resonant excitation of trions and excitons in CdTe/(Cd,Mg)Te quantum wells

The mechanisms for generation of long-lived spin coherence in a two-dimensional electron gas (2DEG) have been studied experimentally by means of a picosecond pump-probe Kerr rotation technique. CdTe/(Cd,Mg)Te quantum wells with a diluted 2DEG were investigated. The strong Coulomb interaction between electrons and holes, which results in large binding energies of neutral excitons and negatively charged excitons (trions), allows one to address selectively the exciton or trion states by resonant optical excitation. Different scenarios of spin coherence generation were analyzed theoretically, among them the direct trion photocreation, the formation of trions from photogenerated excitons and the electron-exciton exchange scattering. Good agreement between experiment and theory is found.

Manipulating the exciton fine structure of single CdTe/ZnTe quantum dots by an in-plane magnetic field

Polarization resolved photoluminescence (PL) spectroscopy of individual CdTe/ZnTe quantum dots is investigated in the presence of external in-plane magnetic field. We find that the excitonic fine structure strongly depends on the magnitude and direction of applied field. The splitting between "bright" and "dark" states increases with the magnetic field, whereas the anisotropic exchange splitting of the bright excitons can be reduced or enhanced, depending on the field direction. Increase (decrease) is observed when the field is applied parallel to the PL polarization direction of the lower (upper) energy exciton. For intermediate fields, we observe a rotation of the PL polarization orientation. The results are discussed in terms of an effective spin Hamiltonian derived for the exciton ground state.

Exciton spin decay modified by strong electron-hole exchange interaction

We study exciton spin decay in the regime of strong electron-hole exchange interaction. In this regime the electron spin precession is restricted within a sector formed by the external magnetic field and the effective exchange fields triggered by random spin flips of the hole. Using Hanle effect measurements, we demonstrate that this mechanism dominates our experiments in CdTe/(Cd,Mg)Te quantum wells. The calculations provide a consistent description of the experimental results, which is supported by independent measurements of the parameters entering the model.

Optical spin pumping of modulation doped electrons probed by a two-color Kerr rotation technique

We report on optical spin pumping of modulation electrons in CdTe-based quantum wells with low intrinsic electron density (by 10^10 cm^{-2}). Under continuous wave excitation, we reach a steady state accumulated spin density of about 10^8 cm^{-2}. Using a two-color Hanle-MOKE technique, we find a spin relaxation time of 34 ns for the localized electrons in the nearly unperturbed electron gas. Independent variation of the pump and probe energies demonstrates the presence of additional non-localized electrons in the quantum well, whose spin relaxation time is substantially shorter.

Engineering of spin-lattice relaxation dynamics by digital growth of diluted magnetic semiconductor CdMnTe

The technological concept of "digital alloying" offered by molecular-beam epitaxy is demonstrated to be a very effective tool for tailoring static and dynamic magnetic properties of diluted magnetic semiconductors. Compared to common "disordered alloys" with the same Mn concentration, the spin-lattice relaxation dynamics of magnetic Mn ions has been accelerated by an order of magnitude in (Cd,Mn)Te digital alloys, without any noticeable change in the giant Zeeman spin splitting of excitonic states, i.e. without effect on the static magnetization. The strong sensitivity of the magnetization dynamics to clustering of the Mn ions opens a new degree of freedom for spin engineering.

Linear polarization of the photoluminescence of quantum wells

The degree and orientation of the magnetic-field induced linear polarization of the photoluminescence from a wide range of heterostructures containing (Cd,Mn)Te quantum wells between (Cd,Mn,Mg)Te barriers has been studied as a function of detection photon energy, applied magnetic field strength and orientation in the quantum well plane. A theoretical description of this effect in terms of an in-plane deformation acting on the valence band states is presented and is verified by comparison with the experimental data. We attempted to identify clues to the microscopic origin of the valence band spin anisotropy and to the mechanisms which actually determine the linear polarization of the PL in the quantum wells subject to the in-plane magnetic field. The conclusions of the present paper apply in full measure to non-magnetic QWs as well as ensembles of disk-like QDs with shape and/or strain anisotropy.

Sensitivity of Exciton Spin Relaxation in Quantum Dots to Confining Potential

We observe a strong dependence of the exciton spin relaxation in CdTe quantum dots on the average dot size and the depth of the confining potential. For the excitons confined to the as-grown CdTe quantum dots we find the spin relaxation time to be 4.8 ns. After rapid thermal annealing, which increases the average dot size and leads to weaker confinement, we measure the spin relaxation tine to be 1.5 ns, resulting in smaller values of the absolute polarization of the quantum dot emission. This dramatic enhancement of the spin scattering efficiency upon annealing is attributed to increased mixing between different spin states in larger CdTe quantum dots.

Optical Studies of Zero-Field Magnetization of CdMnTe Quantum Dots: Influence of Average Size and Composition of Quantum Dots

We show that through the resonant optical excitation of spin-polarized excitons into CdMnTe magnetic quantum dots, we can induce a macroscopic magnetization of the Mn impurities. We observe very broad (4 meV linewidth) emission lines of single dots, which are consistent with the formation of strongly confined exciton magnetic polarons. Therefore we attribute the optically induced magnetization of the magnetic dots results to the formation of spin-polarized exciton magnetic polarons. We find that the photo-induced magnetization of magnetic polarons is weaker for larger dots which emit at lower energies within the QD distribution. We also show that the photo-induced magnetization is stronger for quantum dots with lower Mn concentration, which we ascribe to weaker Mn-Mn interaction between the nearest neighbors within the dots. Due to particular stability of the exciton magnetic polarons in QDs, where the localization of the electrons and holes is comparable to the magnetic exchange interaction, this optically induced spin alignment persists to temperatures as high as 160 K.

Sub-Wavelength Multi-Channel Imaging Using a Solid Immersion Lens: Spectroscopy of Excitons in Single Quantum Dots

We demonstrate sub-wavelength imaging of excitons confined to single CdTe quantum dots. By combining slit-confocal microscopy with a hemispherical solid immersion lens we simultaneously map the emission of thousands of single quantum dots with a spatial resolution of 400 nm. By analyzing the linear polarization of the quantum dot emissions at B=0T, we find that the distribution of the exchange splitting is centered at zero with a standard deviation of 0.34 meV. Similar experiments performed at B=3T give an average value of the exciton effective g factor of 3.1. This experimental approach provides an effective means to gain statistical information about the quantum dot exciton fine structure in the ensemble.

Optically Induced Magnetization of CdMnTe Self-Assembled Quantum Dots

We demonstrate that resonant excitation of CdMnTe self-assembled quantum dots creates an ensemble of spin-polarized magnetic polarons at B=0 T. The strong spatial confinement characteristic of quantum dots significantly increases the stability of magnetic polarons so that the optically induced spin alignment is observed for temperatures > 120 K.
