Band offset of GaAs/AlxGa1-xAs heterojunctions from atomistic first principles

Using an atomistic first principles approach, we investigate the band offset of the GaAs/AlxGa1-xAs heterojunctions for the entire range of the Al doping concentration 0<x<=1. We apply the coherent potential approach to handle the configuration average of Al doping and a recently proposed semi-local exchange potential to accurately determine the band gaps of the materials. The calculated band structures of the GaAs, AlAs crystals and band gaps of the GaAs/AlxGa1-xAs alloys, are in very good agreement with the experimental results. We predict that valence band offset of the GaAs/AlxGa1-xAs heterojunction scales with the Al concentration x in a linear fashion as VBO(x)~0.587 x, and the conduction band offset scales with x in a nonlinear fashion. Quantitative comparisons to the corresponding experimental data are made.

A generic tight-binding model for monolayer, bilayer and bulk MoS2

Molybdenum disulfide (MoS2) is a layered semiconductor which has become very important recently as an emerging electronic device material. Being an intrinsic semiconductor the two-dimensional MoS2 has major advantages as the channel material in field-effect transistors. In this work we determine the electronic structure of MoS2 with the highly accurate screened hybrid functional within the density functional theory (DFT) including the spin-orbit coupling. Using the DFT electronic structures as target, we have developed a single generic tight-binding (TB) model that accurately produces the electronic structures for three different forms of MoS2 - bulk, bilayer and monolayer. Our TB model is based on the Slater-Koster method with non-orthogonal sp3d5 orbitals, nearest-neighbor interactions and spin-orbit coupling. The TB model is useful for atomistic modeling of quantum transport in MoS2 based electronic devices.

Electronic structures of III-V zinc-blende semiconductors from atomistic first principles

For analyzing quantum transport in semiconductor devices, accurate electronic structures are critical for quantitative predictions. Here we report theoretical analysis of electronic structures of all III-V zinc-blende semiconductor compounds. Our calculations are from density functional theory with the semi-local exchange proposed recently [F. Tran and P. Blaha, Phys. Rev. Lett. 102, 226401 (2009)], within the linear muffin tin orbital scheme. The calculated band gaps and effective masses are compared to experimental data and good quantitative agreement is obtained. Using the theoretical scheme presented here, quantum transport in nanostructures of III-V compounds can be confidently predicted.

Dirac Operators with Torsion and the Noncommutative Residue for Manifolds with Boundary

In this paper, we get the Kastler-Kalau-Walze theorem associated to Dirac operators with torsion on compact manifolds with boundary. We give two kinds of operator-theoretic explanations of the gravitational action in the case of 4-dimensional compact manifolds with flat boundary. Furthermore, we get the Kastler-Kalau-Walze type theorem for four dimensional complex manifolds associated with nonminimal operators.

Molecular Beam Epitaxial Growth of Bi2Te3 and Sb2Te3 Topological Insulators on GaAs (111) Substrates: A Potential Route to Fabricate Topological Insulator p-n Junction

High quality Bi2Te3 and Sb2Te3 topological insulators films were epitaxially grown on GaAs (111) substrate using solid source molecular beam epitaxy. Their growth and behavior on both vicinal and non-vicinal GaAs (111) substrates were investigated by reflection high-energy electron diffraction, atomic force microscopy, x-ray diffraction, and high resolution transmission electron microscopy. It is found that non-vicinal GaAs (111) substrate is better than a vicinal substrate to provide high quality Bi2Te3 and Sb2Te3 films. Hall and magnetoresistance measurements indicate that p type Sb2Te3 and n type Bi2Te3 topological insulator films can be directly grown on a GaAs (111) substrate, which may pave a way to fabricate topological insulator p-n junction on the same substrate, compatible with the fabrication process of present semiconductor optoelectronic devices.

Performance Analysis of l_0 Norm Constraint Least Mean Square Algorithm

As one of the recently proposed algorithms for sparse system identification, $l_0$ norm constraint Least Mean Square ($l_0$-LMS) algorithm modifies the cost function of the traditional method with a penalty of tap-weight sparsity. The performance of $l_0$-LMS is quite attractive compared with its various precursors. However, there has been no detailed study of its performance. This paper presents all-around and throughout theoretical performance analysis of $l_0$-LMS for white Gaussian input data based on some reasonable assumptions. Expressions for steady-state mean square deviation (MSD) are derived and discussed with respect to algorithm parameters and system sparsity. The parameter selection rule is established for achieving the best performance. Approximated with Taylor series, the instantaneous behavior is also derived. In addition, the relationship between $l_0$-LMS and some previous arts and the sufficient conditions for $l_0$-LMS to accelerate convergence are set up. Finally, all of the theoretical results are compared with simulations and are shown to agree well in a large range of parameter setting.

Resummation prediction on top quark transverse momentum distribution at large pT

We study the factorization and resummation of t-channel top quark transverse momentum distribution at large pT in the SM at both the Tevatron and the LHC with soft-collinear effective theory. The cross section in the threshold region can be factorized into a convolution of hard, jet and soft functions. In particular, we first calculate the NLO soft functions for this process, and give a RG improved cross section by evolving the different functions to a common scale. Our results show that the resummation effects increase the NLO results by about 9%-13% and 4%-9% when the top quark pT is larger than 50 and 70 GeV at the Tevatron and the 8 TeV LHC, respectively. Also, we discuss the scale independence of the cross section analytically, and show how to choose the proper scales at which the perturbative expansion can converge fast.

Structure and Dielectric Properties of Amorphous High-kappa Oxides: HfO2, ZrO2 and their alloys

High-$κ$ metal oxides are a class of materials playing an increasingly important role in modern device physics and technology. Here we report theoretical investigations of the properties of structural and lattice dielectric constants of bulk amorphous metal oxides by a combined approach of classical molecular dynamics (MD) - for structure evolution, and quantum mechanical first principles density function theory (DFT) - for electronic structure analysis. Using classical MD based on the Born-Mayer-Buckingham potential function within a melt and quench scheme, amorphous structures of high-$κ$ metal oxides Hf$_{1-x}$Zr$_x$O$_2$ with different values of the concentration $x$, are generated. The coordination numbers and the radial distribution functions of the structures are in good agreement with the corresponding experimental data. We then calculate the lattice dielectric constants of the materials from quantum mechanical first principles, and the values averaged over an ensemble of samples agree well with the available experimental data, and are very close to the dielectric constants of their cubic form.

Noncommutative Residue and Dirac operators for Manifolds with the Conformal Robertson-Walker metric

In this paper, we prove a Kastler-Kalau-Walze type theorem for 4-dimensional and 6-dimensional spin manifolds with boundary associated with the conformal Robertson-Walker metric. And we give two kinds of operator theoretic explanations of the gravitational action for boundary in the case of 4-dimensional manifolds with flat boundary. In particular, for 6-dimensional spin manifolds with boundary with the conformal Robertson-Walker metric, we obtain the noncommutative residue of the composition of $π^+D^{-1}$ and $π^+D^{-3}$ is proportional to the Einstein-Hilbert action for manifolds with boundary.

A real-time QKD system based on FPGA

A real-time Quantum Key Distribution System is developed in this paper. In the system, based on the feature of Field Programmable Gate Array (FPGA), secure key extraction control and algorithm have been optimally designed to perform sifting, error correction and privacy amplification altogether in real-time. In the QKD experiment information synchronization mechanism and high-speed classic data channel are designed to ensure the steady operation of the system. Decoy state and synchronous laser light source are used in the system, while the length of optical fiber between Alice and Bob is 20 km. With photons repetition frequency of 20 MHz, the final key rate could reach 17 kbps. Smooth and robust operation is verified with 6-hour continuous test and associated with encrypted voice communication test.

A real-time design based on FPGA for Expeditious Error Reconciliation in QKD system

For high-speed quantum key distribution systems, error reconciliation is often the bottleneck affecting system performance. By exchanging common information through a public channel, the identical key can be generated on both communicating sides. However, the necessity to eliminate disclosed bits for security reasons lowers the final key rate. To improve this key rate, the amount of disclosed bits should be minimized. In addition, decreasing the time spent on error reconciliation also improves the key rate. In this paper we introduce a practical method for expeditious error reconciliation implemented in a Field Programmable Gate Array for a discrete variable quantum key distribution system, and illustrate the superiority of this method to other similar algorithms running on a PC. Experimental results demonstrate the rapidity of the proposed protocol.

Coupling and Strong Feller for Jump Processes on Banach Spaces

By using lower bound conditions of the Lévy measure w.r.t. a nice reference measure, the coupling and strong Feller properties are investigated for the Markov semigroup associated with a class of linear SDEs driven by (non-cylindrical) Lévy processes on a Banach space. Unlike in the finite-dimensional case where these properties have also been confirmed for Lévy processes without drift, in the infinite-dimensional setting the appearance of a drift term is essential to ensure the quasi-invariance of the process by shifting the initial data. Gradient estimates and exponential convergence are also investigated. The main results are illustrated by specific models on the Wiener space and separable Hilbert spaces.

Signature of same-sign top pair production mediated by a nonuniversal $Z^\prime$ with QCD next-to-leading accuracy at the LHC

We present a detailed study of the same-sign top pair production mediated by a non-universal $Z^\prime$ including production and decay at the Large Hadron Collider (LHC) at the QCD next-to-leading order (NLO) level, using the narrow width approximation and helicity amplitudes method. We find that the QCD NLO corrections can loose the constraint on the model parameters and reduce the dependence of the total cross sections on the factorization scale significantly. We also study the signature and backgrounds of the process at the NLO level. In order to suppress the backgrounds, we further investigate the difference between the production rates of the positively and negatively charged dilepton at the LHC, and find that the same-sign dilepton signal of the new physics could be discovered more easily.

Shot noise of spin current and spin transfer torque

We report the theoretical investigation of noise spectrum of spin current and spin transfer torque for non-colinear spin polarized transport in a spin-valve device which consists of normal scattering region connected by two ferromagnetic electrodes. Our theory was developed using non-equilibrium Green's function method and general non-linear $S^σ-V$ and $S^τ-V$ relations were derived as a function of angle $θ$ between magnetization of two leads. We have applied our theory to a quantum dot system with a resonant level coupled with two ferromagnetic electrodes. It was found that for the MNM system, the auto-correlation of spin current is enough to characterize the fluctuation of spin current. For a system with three ferromagnetic layers, however, both auto-correlation and cross-correlation of spin current are needed to characterize the noise spectrum of spin current. Furthermore, the spin transfer torque and the torque noise were studied for the MNM system. For a quantum dot with a resonant level, the derivative of spin torque with respect to bias voltage is proportional to $\sinθ$ when the system is far away from the resonance. When the system is near the resonance, the spin transfer torque becomes non-sinusoidal function of $θ$. The derivative of noise spectrum of spin transfer torque with respect to the bias voltage $N_τ$ behaves differently when the system is near or far away from the resonance. Specifically, the differential shot noise of spin transfer torque $N_τ$ is a concave function of $θ$ near the resonance while it becomes convex function of $θ$ far away from resonance. For certain bias voltages, the period $N_τ(θ)$ becomes $π$ instead of $2π$. For small $θ$, it was found that the differential shot noise of spin transfer torque is very sensitive to the bias voltage and the other system parameters.

Updated predictions for graviton and photon associated production at the LHC

We present updated predictions on the inclusive total cross sections, including the complete next-to-leading order QCD corrections, for the graviton and photon associated production process in the large extra dimensions model at the LHC with a center-of-mass energy of 7 and 8 TeV, using the parameters according to the requirements of the ATLAS and CMS Collaborations. Moreover, we also discuss in detail the dependence on the transverse momentum cut and uncertainties due to the choices of scales and parton distribution functions.

Coupling property and gradient estimates of Lévy processes via the symbol

We derive explicitly the coupling property for the transition semigroup of a Lévy process and gradient estimates for the associated semigroup of transition operators. This is based on the asymptotic behaviour of the symbol or the characteristic exponent near zero and infinity, respectively. Our results can be applied to a large class of Lévy processes, including stable Lévy processes, layered stable processes, tempered stable processes and relativistic stable processes.

Precise QCD predictions on top quark pair production mediated by massive color octet vector boson at hadron colliders

We present a theoretical framework for systematically calculating next-to-leading order (NLO) QCD effects to various experimental observables in models with massive COVB in a model independent way at hadron colliders. Specifically, we show the numerical results for the NLO QCD corrections to total cross sections, invariant mass distribution and AFB of top quark pairs production mediated by a massive COVB in both the fixed scale (top quark mass) scheme and the dynamical scale (top pair invariant mass) scheme. Our results show that the NLO QCD calculations in the dynamical scale scheme is more reasonable than the fixed scheme and the naive estimate of the NLO effects by simple rescaling of the LO results with the SM NLO K-factor is not appropriate.

Constraints on flavor-changing neutral-current $Htq$ couplings from the signal of $tH$ associated production with QCD next-to-leading order accuracy at the LHC

We study a generic Higgs boson and a top quark associated production via model-independent flavor-changing neutral-current couplings at the LHC, including complete QCD next-to-leading order (NLO) corrections to the production and decay of the top quark and the Higgs boson. We find that QCD NLO corrections can increase the total production cross sections by about 48.9% and 57.9% for the $Htu$ and $Htc$ coupling induced processes at the LHC, respectively. After kinematic cuts are imposed on the decay products of the top quark and the Higgs boson, the QCD NLO corrections are reduced to 11% for the $Htu$ coupling induced process and almost vanish for the $Htc$ coupling induced process. Moreover, QCD NLO corrections reduce the dependence of the total cross sections on the renormalization and factorization scales. We also discuss signals of the $tH$ associated production with the decay mode $t \rightarrow bl^{+}E \slash_{T}, H \rightarrow b\bar{b}$ and $t\bar{t}$ production with the decay mode $\bar{t} \rightarrow H\bar{q}, t\rightarrow bl^{+}E \slash_{T}$. Our results show that, in some parameter regions, the LHC may observe the above signals at the $5σ$ level. Otherwise, the upper limits on the FCNC $Htq$ couplings can be set.
