Layer-by-Layer Epitaxy of Multilayer MoS2 Wafers

Two-dimensional (2D) semiconductor of MoS2 has great potential for advanced electronics technologies beyond silicon1-9. So far, high-quality monolayer MoS2 wafers10-12 are already available and various demonstrations from individual transistors to integrated circuits have also been shown13-15. In addition to the monolayer, multilayers have narrower band gaps but improved carrier mobilities and current capacities over the monolayer5,16-18. However, achieving high-quality multilayer MoS2 wafers remains a challenge. Here we report the growth of high quality multilayer MoS2 4-inch wafers via the layer-by-layer epitaxy process. The epitaxy leads to well-defined stacking orders between adjacent epitaxial layers and offers a delicate control of layer numbers up to 6. Systematic evaluations on the atomic structures and electronic properties were carried out for achieved wafers with different layer numbers. Significant improvements on device performances were found in thicker-layer field effect transistors (FETs), as expected. For example, the average field-effect mobility (μFE) at room temperature (RT) can increase from ~80 cm2V-1s-1 for monolayer to ~110/145 cm2V-1s-1 for bilayer/trilayer devices. The highest RT μFE=234.7 cm2V-1s-1 and a record-high on-current densities of 1.704 mAμm-1 at Vds=2 V were also achieved in trilayer MoS2 FETs with a high on/off ratio exceeding 107. Our work hence moves a step closer to practical applications of 2D MoS2 in electronics.

Spontaneous Polarization Induced Photovoltaic Effect In Rhombohedrally Stacked MoS$_2$

Stacking order in van der Waals materials determines the coupling between atomic layers and is therefore key to the materials' properties. By exploring different stacking orders, many novel physical phenomena have been realized in artificial vdW stacks. Recently, 2D ferroelectricity has been observed in zero-degree aligned hBN and graphene-hBN heterostructures, holding promise in a range of electronic applications. In those artificial stacks, however, the single domain size is limited by the stacking-angle misalignment to about 0.1 to 1 $μ$m, which is incompatible with most optical or optoelectronic applications. Here we show MoS$_2$ in the rhombohedral phase can host a homogeneous spontaneous polarization throughout few-$μ$m-sized exfoliated flakes, as it is a natural crystal requiring no stacking and is, therefore free of misalignment. Utilizing this homogeneous polarization and its induced depolarization field (DEP), we build a graphene-MoS$_2$ based photovoltaic device with high efficiency. The few-layer MoS$_2$ is thinner than most oxide-based ferroelectric films, which allows us to maximize the DEP and study its impact at the atomically thin limit, while the highly uniform polarization achievable in the commensurate crystal enables a tangible path for up-scaling. The external quantum efficiency of our device is up to 16% at room temperature, over one order larger than the highest efficiency observed in bulk photovoltaic devices, owing to the reduced screening in graphene, the exciton-enhanced light-matter interaction, and the ultrafast interlayer relaxation in MoS$_2$. In view of the wide range of bandgap energy in other TMDs, our findings make rhombohedral TMDs a promising and versatile candidate for applications such as energy-efficient photo-detection with high speed and programmable polarity.

Image-Goal Navigation in Complex Environments via Modular Learning

We present a novel approach for image-goal navigation, where an agent navigates with a goal image rather than accurate target information, which is more challenging. Our goal is to decouple the learning of navigation goal planning, collision avoidance, and navigation ending prediction, which enables more concentrated learning of each part. This is realized by four different modules. The first module maintains an obstacle map during robot navigation. The second predicts a long-term goal on the real-time map periodically, which can thus convert an image-goal navigation task to several point-goal navigation tasks. To achieve these point-goal navigation tasks, the third module plans collision-free command sets for navigating to these long-term goals. The final module stops the robot properly near the goal image. The four modules are designed or maintained separately, which helps cut down the search time during navigation and improves the generalization to previously unseen real scenes. We evaluate the method in both a simulator and in the real world with a mobile robot. The results in real complex environments show that our method attains at least a $17\%$ increase in navigation success rate and a $23\%$ decrease in navigation collision rate over some state-of-the-art models.

The design and implementation of GECAM satellite payload performance monitoring software

Background The Gravitational wave high-energy Electromagnetic Counterpart All-sky Monitor (GECAM) is primarily designed to spot gamma-ray bursts corresponding to gravitational waves. In order to achieve stable observations from various astronomical phenomena, the payload performance need to be monitored during the in-orbit operation. Method This article describes the design and implementation of GECAM satellite payload performance monitoring (GPPM) software. The software extracts the payload status and telescope observations (light curves, energy spectrums, characteristic peak fitting of energy spectrums, etc) from the payload data. Considering the large amount of payload status parameters in the engineering data, we have designed a method of parameter processing based on the configuration tables. This method can deal with the frequent changes of the data formats and facilitate program maintenance. Payload status and performance are monitored through defined thresholds and monitoring reports. The entire software is implemented in python language and the huge amount of observation data is stored in MongoDB. Conclusion The design and implementation of GPPM software have been completed, tested with ground and in-orbit payload data. The software can monitor the performance of GECAM payload effectively. The overall design of the software and the data processing method can be applied to other satellites.

Strain-dependent resistance and giant gauge factor in monolayer WSe2

We report the strong dependence of resistance on uniaxial strain in monolayer WSe2 at various temperatures, where the gauge factor can reach as large as 2400. The observation of strain-dependent resistance and giant gauge factor is attributed to the emergence of nonzero Berry curvature dipole. Upon increasing strain, Berry curvature dipole can generate net orbital magnetization, which would introduce additional magnetic scattering, decreasing the mobility and thus conductivity. Our work demonstrates the strain engineering of Berry curvature and thus the transport properties, making monolayer WSe2 potential for the application in the high-performance flexible and transparent electronics.

Antenna enhanced infrared photoinduced force imaging in aqueous environment with super-resolution and hypersensitivity

Tip enhanced IR spectra and imaging have been widely used in cutting-edge studies for the in-depth understanding of the composition, structure and function of interfaces at the nanoscale. However, molecular monolayer sensitivity has only been demonstrated on solid/gas interfaces. In aqueous environment, the reduced sensitivity due to strong damping of the cantilever oscillation and background IR absorption extremely limits the practical applications of tip enhanced IR nanospectroscopy. Here, we demonstrate hypersensitive nanoscale IR spectra and imaging in aqueous environment with the combination of photoinduced force (PiF) microscopy and resonant antennas. The highly confined electromagnetic field inbetween the tip end and antenna extremely amplifies the photoinduced force to the detectable level, while the excitation via plasmon internal reflection mode minimizes the environmental absorption. A polydimethylsiloxane (PDMS) layer (~1-2 nm thickness) functionalized on the AFM tip has been successfully identified in water with antennas of different sizes. Sampling volume of ~604 chemical bonds from PDMS was demonstrated with sub-10 nm spatial resolution confirmed by electric (E) field distribution mapping on antennas, which strongly suggests the desired requirements for interfacial spectroscopy. This platform demonstrates for the first time the application of photoinduced force microscopy in aqueous environments, providing a brand-new configuration to achieve highly enhanced nanoscale IR signals, which is extremely promising for future research of interfaces and nanosystems in aqueous environments.

Visible Watermark Removal via Self-calibrated Localization and Background Refinement

Superimposing visible watermarks on images provides a powerful weapon to cope with the copyright issue. Watermark removal techniques, which can strengthen the robustness of visible watermarks in an adversarial way, have attracted increasing research interest. Modern watermark removal methods perform watermark localization and background restoration simultaneously, which could be viewed as a multi-task learning problem. However, existing approaches suffer from incomplete detected watermark and degraded texture quality of restored background. Therefore, we design a two-stage multi-task network to address the above issues. The coarse stage consists of a watermark branch and a background branch, in which the watermark branch self-calibrates the roughly estimated mask and passes the calibrated mask to background branch to reconstruct the watermarked area. In the refinement stage, we integrate multi-level features to improve the texture quality of watermarked area. Extensive experiments on two datasets demonstrate the effectiveness of our proposed method.

Role of topological surface states and mirror symmetry in topological crystalline insulator SnTe as an efficient electrocatalyst

The surface orientation dependence on the hydrogen evolution reaction (HER) performance of topological crystalline insulator (TCI) SnTe thin films is studied. Their intrinsic activities are determined by linear sweep voltammetry and cyclic voltammetry measurements. It is found that SnTe (001) and (111) surfaces exhibit intrinsic activities significantly larger than the (211) surface. Density functional theory calculations reveal that pure (001) and (111) surfaces are not good electrocatalysts, while those with Sn vacancies or partially oxidized surfaces, with the latter as evidenced by X-ray photoelectron spectroscopy, have high activity. The calculated overall performance of the (001) and (111) surfaces with robust topological surface states (TSSs) is better than that of the lowly symmetric (211) surface with fragile or without TSSs, which is further supported by their measured weak antilocalization strength. The high HER activity of SnTe (001) and (111) is attributed to the enhanced charge transfer between H atoms and TSSs. We also address the effect of possible surface facets and the contrast of the HER activity of the available active sites among the three samples. Our study demonstrates that the TSSs and mirror symmetry of TCIs expedite their HER activity.

XAI-N: Sensor-based Robot Navigation using Expert Policies and Decision Trees

We present a novel sensor-based learning navigation algorithm to compute a collision-free trajectory for a robot in dense and dynamic environments with moving obstacles or targets. Our approach uses deep reinforcement learning-based expert policy that is trained using a sim2real paradigm. In order to increase the reliability and handle the failure cases of the expert policy, we combine with a policy extraction technique to transform the resulting policy into a decision tree format. The resulting decision tree has properties which we use to analyze and modify the policy and improve performance on navigation metrics including smoothness, frequency of oscillation, frequency of immobilization, and obstruction of target. We are able to modify the policy to address these imperfections without retraining, combining the learning power of deep learning with the control of domain-specific algorithms. We highlight the benefits of our algorithm in simulated environments and navigating a Clearpath Jackal robot among moving pedestrians. Strain Tunable Berry Curvature Dipole, Orbital Magnetization and Nonlinear Hall Effect in WSe2 Monolayer

The electronic topology is generally related to the Berry curvature, which can induce the anomalous Hall effect in time-reversal symmetry breaking systems. Intrinsic monolayer transition metal dichalcogenides possesses two nonequivalent K and K' valleys, having Berry curvatures with opposite signs, and thus vanishing anomalous Hall effect in this system. Here we report the experimental realization of asymmetrical distribution of Berry curvature in a single valley in monolayer WSe2 through applying uniaxial strain to break C3v symmetry. As a result, although the Berry curvature itself is still opposite in K and K' valleys, the two valleys would contribute equally to nonzero Berry curvature dipole. Upon applying electric field, the emergent Berry curvature dipole would lead to an out-of-plane orbital magnetization, which further induces an anomalous Hall effect with a linear response to E^2, known as nonlinear Hall effect. We show the strain modulated transport properties of nonlinear Hall effect in monolayer WSe2 with moderate hole-doping by gating. The second-harmonic Hall signals show quadratic dependence on electric field, and the corresponding orbital magnetization per current density can reach as large as 60. In contrast to the conventional Rashba-Edelstein effect with in-plane spin polarization, such current-induced orbital magnetization is along the out-of-plane direction, thus promising for high-efficient electrical switching of perpendicular magnetization.

OF-VO: Efficient Navigation among Pedestrians Using Commodity Sensors

We present a modified velocity-obstacle (VO) algorithm that uses probabilistic partial observations of the environment to compute velocities and navigate a robot to a target. Our system uses commodity visual sensors, including a mono-camera and a 2D Lidar, to explicitly predict the velocities and positions of surrounding obstacles through optical flow estimation, object detection, and sensor fusion. A key aspect of our work is coupling the perception (OF: optical flow) and planning (VO) components for reliable navigation. Overall, our OF-VO algorithm using learning-based perception and model-based planning methods offers better performance than prior algorithms in terms of navigation time and success rate of collision avoidance. Our method also provides bounds on the probabilistic collision avoidance algorithm. We highlight the realtime performance of OF-VO on a Turtlebot navigating among pedestrians in both simulated and real-world scenes. A demo video is available at https://gamma.umd.edu/ofvo/

Joule-Thomson expansion of Reissner-Nordström-Anti-de Sitter black holes with cloud of strings and quintessence

The Joule-Thomson expansion is studied for Reissner-Nordström-Anti-de Sitter black holes with cloud of strings and quintessence, as well as its thermodynamics. The cosmological constant is treated as thermodynamic pressure, whose conjugate variable is considered as the volume. The characteristics of the Joule-Thomson expansion are studied in four main aspects with the case of $ω=-1$ and $ω=-\frac{2}{3}$, including the Joule-Thomson coefficient, the inversion curves, the isenthalpic curves and the ratio between $T_{i}^{min}$ and $T_{c}$. The sign of the Joule-Thomson coefficient is possible for determining the occurrence of heating or cooling. The scattering point of the Joule-Thomson coefficient corresponds to the zero point of the Hawking temperature. Unlike the van der Waals fluids, the inversion curve is the dividing line between heating and cooling regions, above which the slope of the isenthalpic curve is positive and cooling occurs, and the cooling-heating critical point is more sensitive to $Q$. Concerning the ratio $\frac{T_{i}^{min}}{T_{c}}$, we calculate it separately in the cases where only the cloud of strings, only quintessence and both are present.

Thermodynamics with pressure and volume of black holes based on two assumptions under scalar field scattering

Recently, a new assumption was proposed in [Phys. Rev. D 100, no.10, 104022 (2019)]. This assumption considers that the energy of the particle changes the enthalpy of the black hole after throwing the particle into the black hole. Using the energy-momentum relation, the results show that the second law of thermodynamics of the black hole is valid in extended phase space. In this paper, we discuss the validity of the laws of thermodynamics and the stability of the horizon of the charged AdS black hole by scalar field scattering under two assumptions, i.e., the energy flux of the scalar field $dE$ changes the internal energy of the black hole $dU$ and the energy flux of the scalar field $dE$ changes the enthalpy of the black hole $dM$.

Joule-Thomson expansion of Lower-dimensional black hole

The Joule-Thomson expansion is extended to the lower-dimensional regime by considering the rotating BTZ metric in the (2+1)-dimensional space-time. Specifically, the properties of three important aspects of the Joule-Thomson expansion, namely the Joule-Thomson coefficient, the inversion curve and the isenthalpic curve are focused on. The divergence point of the Joule-Thomson coefficient and the zero point of the Hawking temperature are studied. The inversion temperature curves and isenthalpic curves in the $T-P$ plane are obtained and the cooling-heating regions are determined. Furthermore, the minimum inversion temperature is found to be zero, and the black hole becomes an extremal black hole. The ratio between the minimum inversion temperature and the critical temperature for the BTZ black hole doesn't exist, since the BTZ black hole does not have the critical behavior in $P_c$, $T_c$ and $V_c$.

Inharmonious Region Localization

The advance of image editing techniques allows users to create artistic works, but the manipulated regions may be incompatible with the background. Localizing the inharmonious region is an appealing yet challenging task. Realizing that this task requires effective aggregation of multi-scale contextual information and suppression of redundant information, we design novel Bi-directional Feature Integration (BFI) block and Global-context Guided Decoder (GGD) block to fuse multi-scale features in the encoder and decoder respectively. We also employ Mask-guided Dual Attention (MDA) block between the encoder and decoder to suppress the redundant information. Experiments on the image harmonization dataset demonstrate that our method achieves competitive performance for inharmonious region localization. BargainNet: Background-Guided Domain Translation for Image Harmonization

Image composition is a fundamental operation in image editing field. However, unharmonious foreground and background downgrade the quality of composite image. Image harmonization, which adjusts the foreground to improve the consistency, is an essential yet challenging task. Previous deep learning based methods mainly focus on directly learning the mapping from composite image to real image, while ignoring the crucial guidance role that background plays. In this work, with the assumption that the foreground needs to be translated to the same domain as background, we formulate image harmonization task as background-guided domain translation. Therefore, we propose an image harmonization network with a novel domain code extractor and well-tailored triplet losses, which could capture the background domain information to guide the foreground harmonization. Extensive experiments on the existing image harmonization benchmark demonstrate the effectiveness of our proposed method. Code is available at https://github.com/bcmi/BargainNet.

Stability of horizon with pressure and volume of d-dimensional charged AdS black holes with cloud of strings and quintessence

In this paper, the thermodynamics and the stability of horizon of the charged AdS black hole surrounded by quintessence and cloud of strings in d-dimensional spacetime are studied via the scalar field scattering and the charged particle absorption. The cosmological constant is interpreted as a thermodynamics variable. During the study, we consider the case where the energy of the particle(scalar field) is related to the internal energy of the black hole. Furthermore, we also consider another assumption, which is proposed in [Phys. Rev. D 100, no.10, 104022 (2019)]. This assumption considers that the energy of the particle(scalar field) is related to the internal energy of the black hole. In addition, we compare and discuss the results obtained under these two assumptions. At the same time, we also considered the effect of the dimension. The thermodynamics of black holes in different dimensions has also been studied and compared.

The isenthalpic curves in the $T-P$ plane are obtained. Moreover, we determine the cooling-heating regions.
