Many-body dispersions in interacting ballistic quantum wires

We have measured the collective excitation spectrum of interacting electrons in one-dimension. The experiment consists of controlling the energy and momentum of electrons tunneling between two clean and closely situated, parallel quantum wires in a GaAs/AlGaAs heterostructure while measuring the resulting conductance. We measure excitation spectra that clearly deviate from the non-interacting spectrum, attesting to the importance of Coulomb interactions. Notable is an observed 30% enhancement of the velocity of the main excitation branch relative to non-interacting electrons with the same density. In short wires, finite size effects resulting from broken translational invariance are observed. Spin - charge separation is manifested through moire patterns, reflecting different spin and charge excitation velocities.

Polarization-dependent photoluminescence-excitation spectra of one-dimensional exciton and continuum states in T-shaped quantum wires

We measured polarization-dependent photoluminescence-excitation spectra of highly uniform T-shaped quantum wires at 5 K. We attribute one peak to the 1D-exciton ground state and the continuous absorption band to 1D continuum states. These had similar polarization-dependences. We also observed some other peaks above the 1D-exciton ground state and attribute them to exciton states consisting of excited hole subbands. These results show good agreement with a model calculation of a single electron-hole pair in T-shaped geometry with exact diagonalizations of the Coulomb interaction.

Soft Magnetorotons and Broken-Symmetry States in Bilayer Quantum Hall Ferromagnets

The recent report on the observation of soft magnetorotons in the dispersion of charge-density excitations across the tunneling gap in coupled bilayers at total Landau level filling factor $ν_T=1$ is reviewed. The inelastic light scattering experiments take advantage of the breakdown of wave-vector conservation that occurs under resonant excitation. The results offer evidence that in the quantum Hall state there is a roton that softens and sharpens markedly when the phase boundary for transitions to highly-correlated compressible states is approached. These findings are interpreted with Hartree-Fock evaluations of the dynamic structure factor. The model includes the effect of disorder in the breakdown of wave-vector conservation and resonance enhancement profiles within a phenomenological approach. These results link the softening of magnetorotons to enhanced excitonic Coulomb interactions in the ferromagnetic bilayers.

Spectroscopy of soft modes and quantum phase transitions in coupled electron bilayers

Strongly-correlated two-dimensional electrons in coupled semiconductor bilayers display remarkable broken symmetry many-body states under accessible and controllable experimental conditions. In the cases of continuous quantum phase transitions soft collective modes drive the transformations that link distinct ground states of the electron double layers. In this paper we consider results showing that resonant inelastic light scattering methods detect soft collective modes of the double layers and probe their evolution with temperature and magnetic field. The light scattering experiments offer venues of research of fundamental interactions and continuous quantum phase transitions in low-dimensional electron liquids.

Imaging of emission patterns in a T-shaped quantum wire laser

Spatially and spectrally resolved microscopic images of spontaneous and stimulated emissions are imaged at the mirror facets of a GaAs T-shaped quantum wire laser with high uniformity. Laser emission from the one-dimensional ground state reveals a circular image located at the core of a T-shaped optical waveguide but significantly smaller in area than the low power spontaneous emission from the same waveguide. These images unambiguously allow assignment of all spontaneous and laser emissions to the wire ground state and respective intersecting wells in the structure.

Observation of soft magnetorotons in bilayer quantum Hall ferromagnets

Inelastic light scattering measurements of low-lying collective excitations of electron double layers in the quantum Hall state at total filling nu_T=1 reveal a deep magnetoroton in the dispersion of charge-density excitations across the tunneling gap. The roton softens and sharpens markedly when the phase boundary for transitions to highly correlated compressible states is approached. The findings are interpreted with Hartree-Fock evaluations that link soft magnetorotons to enhanced excitonic Coulomb interactions and to quantum phase transitions in the ferromagnetic bilayers.

Lasing from a single quantum wire

A laser with an active volume consisting of only a single quantum wire in the 1-dimensional (1-D) ground state is demonstrated. The single wire is formed quantum-mechanically at the T-intersection of a 14 nm Al_{0.07}Ga_{0.93}As quantum well and a 6 nm GaAs quantum well, and is embedded in a 1-D single-mode optical waveguide. We observe single-mode lasing from the quantum wire ground state by optical pumping. The laser operates from 5 to 60 K, and has a low threshold pumping power of 5 mW at 5 K.

One-dimensional continuum and exciton states in quantum wires

High-quality T-shaped quantum wires are fabricated by cleaved-edge overgrowth with the molecular beam epitaxy on the interface improved by a growth-interrupt high-temperature anneal. Characterization by micro-photoluminescence (PL) and PL excitation (PLE) spectroscopy at 5 K reveals high uniformity, a sharp spectral width, and a small Stokes shift of one-dimensional (1-D) excitons. The PLE spectrum for 1-D states shows a large peak of ground-state excitons and a small absorption band ascribed to 1-D continuum states with an onset at 11 meV above the exciton peak.

Gain in a quantum wire laser of high uniformity

A multi-quantum wire laser operating in the 1-D ground state has been achieved in a very high uniformity structure that shows free exciton emission with unprecedented narrow width and low lasing threshold. Under optical pumping the spontaneous emission evolves from a sharp free exciton peak to a red-shifted broad band. The lasing photon energy occurs about 5 meV below the free exciton. The observed shift excludes free excitons in lasing and our results show that Coulomb interactions in the 1-D electron-hole system shift the spontaneous emission and play significant roles in laser gain.

Quantum wells with atomically smooth interfaces

By a cleaved-edge overgrowth method with molecular beam epitaxy and a (110) growth-interrupt-anneal, we have fabricated a GaAs quantum well exactly 30 monolayers thick bounded by atomically smooth AlGaAs hetero-interfaces without atomic roughness. Micro-photoluminescence imaging of this quantum well indeed shows spatially uniform and spectrally sharp emission over areas of several tens of $μ$m in extent. By adding a fractional GaAs monolayer to our quantum well we are able to study the details of the atomic step-edge kinetics responsible for flat interface formation.

Observation of large many-body Coulomb interaction effects in a doped quantum wire

We demonstrate strong one dimensional (1-D) many-body interaction effects in photoluminescence (PL) in a GaAs single quantum wire of unprecedented optical quality, where 1-D electron plasma densities are controlled via electrical gating. We observed PL of 1-D charged excitons with large binding energy of 2.3 meV relative to the neutral excitons, and its evolution to a Fermi-edge singularity at high electron density. Furthermore, we find a strong band-gap renormalization in the 1-D wire, or a large red-shift of PL with increased electron plasma density. Such a large PL red-shift is not observed when we create a high density neutral electron-hole plasma in the same wire, due probably to cancellation of the Coulomb interaction energy in the neutral plasma.

Evolution of the nu = 1 Ground-State in Coupled Double Quantum Wells: Optical Evidence for Broken-Symmetry States

We present the first magneto-absorption studies of coupled electron double layers in the quantum Hall regime. Optical absorption spectra in the vicinity of total filling factor nu = 1 reveal intriguing behavior that have no analog in the single electron layer nu = 1 state and demonstrate the interplay between single-particle tunneling and inter-layer Coulomb effects. The spectra provide direct evidence of a ground-state that evolves from a region dominated by single-particle tunneling to a regime in which inter-layer Coulomb interactions determine the nature of the ground-state. Moreover the spectra provide the first direct evidence that the incompressible ground-state at nu = 1 in the many-body regime is not fully pseudospin polarized and is sensitive to the effects of quantum fluctuations in the pseudospin variable.
