Observation of the Dissipative Parametric Gain in a GaAs/AlGaAs Superlattice

Parametric generation of oscillations and waves is a paradigm, which is known to be realized in various physical systems. Unique properties of quantum superlattices allow to investigate high-frequency phenomena induced by the Bragg reflections and negative differential velocity of the miniband electrons. Effects of parametric gain in the superlattices at different strengths of dissipation have been earlier discussed in a number of theoretical works, but their experimental demonstrations are so far absent. Here, we report on the first observation of the dissipative parametric generation in a subcritically doped GaAs/AlGaAs superlattice subjected to a dc bias and a microwave pump. We argue that the dissipative parametric mechanism originates from a periodic variation of the negative differential velocity. It enforces excitation of slow electrostatic waves in the superlattice which provide a significant enhancement of the gain coefficient. This work paves the way for a development of a miniature solid-state parametric generator of GHz\nobreakdash--THz frequencies operating at room temperature.

Devil's staircase, spontaneous-DC bias, and chaos via quasiperiodic plasma oscillations in semiconductor superlattices

We study a plasma instability in semiconductor superlattices irradiated by a monochromatic, pure AC electric field. The instability leads to sustained oscillations at a frequency ω2 that is either incommensurate to the drive, or frequency-locked to it, ω2 = (p/q) ω. A spontaneously generated DC bias is found when either p or q in the locking ratio are even integers. Frequency locked regions form Arnol'd tongues in parameter space and the ratio ω2 / ω exhibits a Devil's staircase. A transition to chaotic motion is observed as resonances overlap.

Rectification of THz-radiation in semiconductor superlattices in the absence of domains

We study theoretically the dynamical rectification of a terahertz AC electric field, ie. the DC current and voltage response to the incident radiation, in strongly coupled semiconductor superlattices. We address the problem of stability against electric field domains: A spontaneous DC voltage is known to appear exactly for parameters for which a spatially homogeneous electron distribution is unstable. We show that by applying a weak direct current bias the rectifier can be switched from a zero DC voltage state to one with a finite voltage in full absence of domains. The switching occurs near the conditions of dynamical symmetry breaking of an unbiased semiconductor superlattice. Therefore our scheme allows for the generation of DC voltages that would otherwise be unreachable due to domain instabilities. Furthermore, for realistic, highly doped wide miniband superlattices at room temperature the generated DC field can be nearly quantized, that is, be approximately proportional to an integer multiple of hω/2πea where a is the superlattice period and ω is the AC field frequency.

Stability properties of periodically driven overdamped pendula and their implications to physics of semiconductor superlattices and Josephson junctions

We consider the first order differential equation with a sinusoidal nonlinearity and periodic time dependence, that is, the periodically driven overdamped pendulum. The problem is studied in the case that the explicit time-dependence has symmetries common to pure ac-driven systems. The only bifurcation that exists in the system is a degenerate pitchfork bifurcation, which describes an exchange of stability between two symmetric nonlinear modes. Using a type of Prufer transform to a pair of linear differential equations, we derive an approximate condition of the bifurcation. This approximation is in very good agreement with our numerical data. In particular, it works well in the limit of large drive amplitudes and low external frequencies. We demonstrate the usefulness of the theory applying it to the models of pure ac-driven semiconductor superlattices and Josephson junctions. We show how the knowledge of bifurcations in the overdamped pendulum model can be utilized to describe effects of rectification and amplification of electric fields in these microstructures.

Model of the Influence of an External Magnetic Field on the Gain of Terahertz Radiation from Semiconductor Superlattices

We theoretically analyze the influence of magnetic field on small-signal absorption and gain in a superlattice. We predict a very large and tunable THz gain due to nonlinear cyclotron oscillations in crossed electric and magnetic fields. In contrast to Bloch gain, here the superlattice is in an electrically stable state. We also find that THz Bloch gain can be significantly enhanced with a perpendicular magnetic field. If the magnetic field is tilted with respect to the superlattice axis, the usually unstable Bloch gain profile becomes stable in the vicinity of Stark-cyclotron resonances.

Terahertz Bloch oscillator with a modulated bias

Electrons performing Bloch oscillations in an energy band of a dc-biased superlattice in the presence of weak dissipation can potentially generate THz fields at room temperature. The realization of such Bloch oscillator is a long-standing problem due to the instability of a homogeneous electric field in conditions of negative differential conductivity. We establish the theoretical feasibility of stable THz gain in a long superlattice device in which the bias is quasistatically modulated by microwave fields. The modulation waveforms must have at least two harmonics in their spectra.

Nondegenerate parametric amplification in superlattice and the limits of strong and weak dissipation

We develop a semiclassical theory of the nondegenerate parametric amplification in a single miniband of superlattice. We present the formulas describing absorption and gain of signal and idler fields in superlattice and analyze the limiting cases of strong and weak dissipation. We show how the well-known Manley-Rowe relations arise in the tight-binding lattice in the weak dissipation limit. Our results can be applied to an amplification of THz signals in semiconductor superlattices and a control of nonlinear transport of cold atoms in optical lattices.

Theoretical backgrounds of nonlinear THz spectroscopy of semiconductor superlattices

We consider terahertz absorption and gain in a single miniband of semiconductor superlattice subject to a bichromatic electric field in the most general case of commensurate frequencies of the probe and pump fields. Using an exact solution of Boltzmann transport equation, we show that in the small-signal limit the formulas for absorption always contain two distinct terms related to the parametric and incoherent interactions of miniband electrons with the alternating pump field. It provides a theoretical background for a control of THz gain without switching to the negative differential conductivity state. For pedagogical reasons we present derivations of formulas in detail.

Bloch gain in dc-ac-driven semiconductor superlattices in the absence of electric domains

We study theoretically the feasibility of amplification and generation of terahertz radiation in dc-ac-driven semiconductor superlattices in the absence of electric domains. We find that if in addition to dc bias a strong THz pump field is applied, Bloch gain profile for a small THz signal can be achieved under conditions of positive static differential conductivity. Here the positive differential conductivity arises, similarly to the case of large-signal amplification scheme [H. Kroemer, cond-mat/0009311)], due to modifications of dc current density caused by the application of high-frequency ac field [K. Unterrainer \textit{et al.}, Phys. Rev. Lett. \textbf{76}, 2973 (1996)]. Whereas the sign of absorption at low and zero frequencies is sensitive to the ac fields, the gain profile in the vicinity of gain maximum is robust. We suggest to use this ac-induced effect in a starter for THz Bloch oscillator. Our analysis demonstrates that the application of a short THz pulse to a superlattice allows to suppress the undesirable formation of electric domains and reach a sustained large-amplitude operation of the dc-biased Bloch scillator.

Terahertz Parametric Gain in Semiconductor Superlattices

We consider a high-frequency response of electrons in a single miniband of superlattice subject to dc and ac electric fields. Action of ac electric field causes oscillations of electron's effective mass in miniband, which result in a parametric resonance. We have established a theoretical feasibility of phase-sensitive parametric amplification at the resonance. The parametric amplification does not require operation in conditions of negative differential conductance. Therefore a formation of destructive domains of high electric field inside the superlattice can be prevented. Here we concentrate on the parametric up- and down-conversion of electromagnetic radiation from available frequencies to desirable THz frequency range.

Theory of parametric amplification in in superlattices

We consider a high-frequency response of electrons in a single miniband of superlattice subject to dc and ac electric fields. We show that Bragg reflections in miniband result in a parametric resonance which is detectable using ac probe field. We establish theoretical feasibility of phase-sensitive THz amplification at the resonance. The parametric amplification does not require operation in conditions of negative differential conductance. This prevents a formation of destructive high-field domains inside the superlattice.

THz parametric gain in semiconductor superlattices in the absence of electric domains

We theoretically show that conditions for THz gain and conditions for formation of destructive electric domains in semiconductor superlattices are fairly different in the case of parametric generation and amplification. Action of an unbiased high-frequency electric field on a superlattice causes a periodic variation of energy and effective mass of miniband electrons. This parametric effect can result in a significant gain at some even harmonic of the pump frequency without formation of electric domains and corruption from pump harmonics.

Suppressed absolute negative conductance and generation of high-frequency radiation in semiconductor superlattices

We show that space-charge instabilities (electric field domains) in semiconductor superlattices are the attribute of absolute negative conductance induced by small constant and large alternating electric fields. We propose the efficient method for suppression of this destructive phenomenon in order to obtain a generation at microwave and THz frequencies in devices operating at room temperature. We theoretically proved that an unbiased superlattice with a moderate doping subjected to a microwave pump field provides a strong gain at third, fifth, seventh, etc. harmonics of the pump frequency in the conditions of suppressed domains.

Terahertz Bloch oscillator with suppressed electric domains: Effect of elastic scattering

We theoretically consider the amplification of THz radiation in a superlattice Bloch oscillator. The main dilemma in the realization of THz Bloch oscillator is finding operational conditions which allow simultaneously to achieve gain at THz frequencies and to avoid destructive space-charge instabilities. A possible solution to this dilemma is the extended Limited Space-Charge Accumulation scheme of Kroemer (H. Kroemer, cond-mat/0009311). Within the semiclassical miniband transport approach we extend its range of applicability by considering a difference in the relaxation times for electron velocity and electron energy. The kinetics of electrons and fields establishing a stationary signal in the oscillator is also discussed.

Generation of high-frequency radiation in semiconductor superlattices with suppressed space-charge instabilities

We theoretically investigated the scheme allowing to avoid destructive space-charge instabilities and to obtain a strong gain at microwave and THz frequencies in semiconductor superlattice devices. Superlattice is subjected to a microwave field and a generation is achieved at some odd harmonics of the pump frequency. Gain arises because of parametric amplification seeded by harmonic generation. Negative differential conductance (NDC) is not a necessary condition for the generation. For the mode of operation with NDC, a limited space-charge accumulation does not sufficiently reduce the gain.

Fractional and unquantized dc voltage generation in THz-driven semiconductor superlattices

We consider the spontaneous creation of a dc voltage across a strongly coupled semiconductor superlattice subjected to THz radiation. We show that the dc voltage may be approximately proportional either to an integer or to a half- integer multiple of the frequency of the applied ac field, depending on the ratio of the characteristic scattering rates of conducting electrons. For the case of an ac field frequency less than the characteristic scattering rates, we demonstrate the generation of an unquantized dc voltage.

Pendulum limit, chaos and phase-locking in the dynamics of ac-driven semiconductor superlattices

We describe a limiting case when nonlinear dynamics of an ac-driven semiconductor superlattice in the miniband transport regime is governed by a periodically forced and damped pendulum. We find analytically the conditions for a transition to chaos and consider an influence of temperature on the effect. We also discuss fractional dc voltage states in a superlattice originating from phase-locked states of the pendulum.

Chaos and rectification of electromagnetic wave in a lateral semiconductor superlattice

We find the conditions for a rectification of electromagnetic wave in a lateral semiconductor superlattice with a high mobility of electrons. The rectification is assisted by a transition to a dissipative chaos at a very high mobility. We show that mechanism responsible for the rectification is a creation of warm electrons in the superlattice miniband caused by an interplay of the effects of nonlinearity and finite band width.
