Weak Localization in Systems with Chiral Spin Textures and Skyrmion Crystals

Theory of interference-induced quantum corrections to conductivity is developed for two dimensional systems with chiral spin textures including skyrmions. The effect of exchange interaction between electrons and spin textures on weak localization of electronic waves is studied. The spin dephasing rates are calculated as functions of the spin texture size. The anomalous magnetoresistance is shown to be governed by the size and magnetization spatial distribution of the spin textures. The effect of average magnetization-induced spin splitting on weak localization is analyzed. The sign-alternating weak-antilocalization magnetoresistance is demonstrated for skyrmion crystals. We argue that analysis of the low-field magnetoresistance serves as an independent tool for an experimental detection of chiral spin textures and, in particular, skyrmions.

Bulk inversion asymmetry induced magnetogyrotropic reflection from quantum wells

Bulk inversion asymmetry (BIA) of III-V and II-VI semiconductor quantum wells is demonstrated by reflection experiments in magnetic field oriented in the structure plane. The linear in the magnetic field contribution to the reflection coefficients is measured at oblique incidence of $s$ and $p$ polarized light in vicinity of exciton resonances. We demonstrate that this contribution to the reflection is caused by magnetogyrotropy of quantum wells, i.e. by the terms in the optical response which are linear in both the magnetic field strength and light wavevector. Theory of magnetogyrotropic effects in light reflection is developed with account for linear in momentum BIA induced terms in the electron and hole effective Hamiltonians. Theoretical estimates agree with the experimental findings. We have found the electron BIA splitting constant in both GaAs and CdTe based quantum wells is about three times smaller than that for heavy holes.

Exciton states in monolayer MoSe2 and MoTe2 probed by upconversion spectroscopy

Transitions metal dichalcogenides (TMDs) are direct semiconductors in the atomic monolayer (ML) limit with fascinating optical and spin-valley properties. The strong optical absorption of up to 20 % for a single ML is governed by excitons, electron-hole pairs bound by Coulomb attraction. Excited exciton states in MoSe$_2$ and MoTe$_2$ monolayers have so far been elusive due to their low oscillator strength and strong inhomogeneous broadening. Here we show that encapsulation in hexagonal boron nitride results in emission line width of the A:1$s$ exciton below 1.5 meV and 3 meV in our MoSe$_2$ and MoTe$_2$ monolayer samples, respectively. This allows us to investigate the excited exciton states by photoluminescence upconversion spectroscopy for both monolayer materials. The excitation laser is tuned into resonance with the A:1$s$ transition and we observe emission of excited exciton states up to 200 meV above the laser energy. We demonstrate bias control of the efficiency of this non-linear optical process. At the origin of upconversion our model calculations suggest an exciton-exciton (Auger) scattering mechanism specific to TMD MLs involving an excited conduction band thus generating high energy excitons with small wave-vectors. The optical transitions are further investigated by white light reflectivity, photoluminescence excitation and resonant Raman scattering confirming their origin as excited excitonic states in monolayer thin semiconductors.

Spin-related phenomena in two-dimensional hopping regime in magnetic field

The spin relaxation time of localized charge carriers is few orders of magnitude larger than that of free electrons and holes. Therefore mutual conversion of spin polarization, charge current and spin current turns out to be underlined in the hopping conductivity regime. We reveal different regimes of the coupled spin and charge dynamics depending on the relation between spin relaxation time and the characteristic hopping time. We derive kinetic equations to describe electrical spin orientation, dc spin-Hall effect, and spin galvanic effect in the transverse magnetic field. The generalized macroscopic conductivities describing these effects are calculated using percolation theory supported by numerical simulation. The conductivities change the sign at least once as functions of magnetic field for all values of the spin relaxation time.

Circular and magnetoinduced photocurrents in Weyl semimetals

We develop a theory of the direct interband and indirect intraband photogalvanic effects in Weyl semimetals belonging to the gyrotropic classes with improper symmetry operations. At zero magnetic field, an excitation of such a material with circularly polarized light leads to a photocurrent whose direction depends on the light helicity. We show that in the semimetals of the C$_{2v}$ symmetry, an allowance for the tilt term in the effective Hamiltonian is enough to prevent cancellation of the photocurrent contributions from the Weyl cones of opposite chiralities. In the case of the C$_{4v}$ symmetry, in addition to the tilt it is necessary to include terms of the second- or third-order in the electron quasi-momentum. For indirect intraband transitions, the helicity-dependent photocurrent generated within each Weyl node takes on a universal value determined by the fundamental constants, the light frequency and electric field. We have complementarily investigated the magneto-gyrotropic photogalvanic effect, i.e. an appearance of a photocurrent under unpolarized excitation in a magnetic field. In quantized magnetic fields, the photocurrent is caused by optical transitions between the one-dimensional magnetic subbands. A value of the photocurrent is particularly high if one of the photocarriers is excited to the chiral subband with the energy below the cyclotron energy.

Intersubband scattering in n-GaAs/AlGaAs wide quantum wells

Slow magnetooscilations of the conductivity are observed in a 75 nm wide quantum well at heating of the two-dimensional electrons by a high-intensity surface acoustic wave. These magnetooscillations are caused by intersubband elastic scattering between the symmetric and asymmetric subbands formed due to an electrostatic barrier in the center of the quantum well. The tunneling splitting between these subbands as well as the intersubband scattering rate are determined.

Magneto-spatial dispersion of quantum wells

Polarization conversion of light reflected from quantum wells governed by both magnetic field and light propagation direction is observed. We demonstrate that the polarization conversion is caused by the magneto-spatial dispersion in quantum wells which manifests itself in the reflection coefficient contribution bilinear in the in-plane components of the magnetic field and the light wavevector. The magneto-spatial dispersion is shown to arise due to structure inversion asymmetry of the quantum wells. The effect is resonantly enhanced in the vicinity of the heavy-hole exciton. We show that microscopically the magneto-spatial dispersion is caused by the mixing of heavy- and light-hole states in the quantum well due to both orbital effect of the magnetic field and the in-plane hole motion. The degree of the structure inversion asymmetry is determined for GaAs/AlGaAs and CdTe quantum wells.

Circular and linear magnetic quantum ratchet effects in dual-grating-gate CdTe-based nanostructures

We report on the observation and systematic study of polarization sensitive magnetic quantum ratchet effects induced by alternating electric fields in the terahertz frequency range. The effects are detected in (Cd,Mn)Te-based quantum well (QW) structures with inter-digitated dual-grating-gate (DGG) lateral superlattices. A dc electric current excited by cw terahertz laser radiation shows 1/B-periodic oscillations with an amplitude much larger than the photocurrent at zero magnetic field. Variation of gate voltages applied to individual grating gates of the DGG enables us to change the degree and the sign of the lateral asymmetry in a controllable way. The data reveal that the photocurrent reflects the degree of lateral asymmetry induced by different gate potentials. We show that the magnetic ratchet photocurrent includes the Seebeck thermoratchet effect as well as the effects of "linear" and "circular" ratchets, which are sensitive to the corresponding polarization of the driving electromagnetic force. Theoretical analysis performed in the framework of semiclassical approach and taking into account Landau quantization describes the experimental results well.

Photocurrents in gyrotropic Weyl semimetals

We present results of a theoretical study of photocurrents in the Weyl semimetals belonging to the gyrotropic symmetry classes. We show that, in weakly gyrotropic symmetry classes C$_{nv}$ ($n = 3,4,6$), the circular photocurrent transverse to the incidence direction appears only with account, in the electron effective Hamiltonian, for both linear and quadratic or cubic in quasi-momentum spin-dependent terms as well as a spin-independent term resulting in the tilt of the cone dispersion. A polarization-independent magneto-induced photocurrent is predicted which is also allowed in gyrotropic systems only. For crystals of the C$_{2v}$ symmetry, we consider a microscopic mechanism of the photocurrent in a quantized magnetic field which is generated under direct optical transitions between the ground and the first excited magnetic subbands. It is shown that this current becomes nonzero with allowance for anisotropic tilt of the dispersion cones.

Magnetic quantum ratchet effect in (Cd,Mn)Te- and CdTe-based quantum well structures with a lateral asymmetric superlattice

We report on the observation of magnetic quantum ratchet effect in (Cd,Mn)Te- and CdTe-based quantum well structures with an asymmetric lateral dual grating gate superlattice subjected to an external magnetic field applied normal to the quantum well plane. A dc electric current excited by cw terahertz laser radiation shows 1/B-oscillations with an amplitude much larger as compared to the photocurrent at zero magnetic field. We show that the photocurrent is caused by the combined action of a spatially periodic in-plane potential and the spatially modulated radiation due to the near field effects of light diffraction. Magnitude and direction of the photocurrent are determined by the degree of the lateral asymmetry controlled by the variation of voltages applied to the individual gates. The observed magneto-oscillations with enhanced photocurrent amplitude result from Landau quantization and, for (Cd,Mn)Te at low temperatures, from the exchange enhanced Zeeman splitting in diluted magnetic heterostructures. Theoretical analysis, considering the magnetic quantum ratchet effect in the framework of semiclassical approach, describes quite well the experimental results.

Intrinsic exciton states mixing and non-linear optical properties in transition metal dichalcogenide monolayers

Optical properties of transition metal dichalcogenides monolayers are controlled by the Wannier-Mott excitons forming a series of $1s$, $2s$, $2p$,... hydrogen-like states. We develop the theory of the excited excitonic states energy spectrum fine structure. We predict that $p$- and $s$-shell excitons are mixed due to the specific $D_{3h}$ point symmetry of the transition metal dichalcogenide monolayers. Hence, both $s$- and $p$-shell excitons are active in both single- and two-photon processes providing an efficient mechanism of second harmonic generation. The corresponding contribution to the nonlinear susceptibility is calculated.

Electrical spin orientation, spin-galvanic and spin-Hall effects in disordered two-dimensional systems

In disordered systems, the hopping conductivity regime is usually realized at low temperatures where spin-related phenomena differ strongly from the case of delocalized carriers. We develop the unified microscopic theory of current induced spin orientation, spin-galvanic and spin-Hall effects for the two-dimensional hopping regime. We show that the corresponding susceptibilities are proportional to each other and determined by the interplay between the drift and the diffusion spin currents. Estimations are made for realistic semiconductor heterostructures using the percolation theory. We show that the electrical spin polarization in the hopping regime increases exponentially with increase of the concentration of localization sites and may reach a few percents at the crossover from the hopping to the diffusion conductivity regime.

Optical activity of quantum wells

We report on the observation of optical activity of quantum wells resulting in the conversion of the light polarization state controlled by the light propagation direction. The polarization conversion is detected in reflection measurements. We show that a pure $s$-polarized light incident on a quantum well is reflected as an elliptically polarized wave. The signal is drastically enhanced in the vicinity of the light-hole exciton resonance. We show that the polarization conversion is caused by the spin-orbit splitting of the light hole states and the birefringence of the studied structure. The bulk inversion asymmetry constant $β_{h} \approx 0.14$ eVÅ, is determined for the ground light hole subband in a 10 nm ZnSe/ZnMgSSe quantum well.

Weak antilocalization in two-dimensional systems with large Rashba splitting

We develop the theory of quantum transport and magnetoconductivity for two-dimensional electrons with an arbitrary large (even exceeding the Fermi energy), linear-in-momentum Rashba or Dresselhaus spin-orbit splitting. For short-range disorder potential, we derive the analytical expression for the quantum conductivity correction, which accounts for interference processes with an arbitrary number of scattering events and is valid beyond the diffusion approximation. We demonstrate that the zero-field conductivity correction is given by the sum of the universal logarithmic "diffusive" term and a "ballistic" term. The latter is temperature independent and encodes information about spectrum properties. This information can be extracted experimentally by measuring the conductivity correction at different temperatures and electron concentrations. We calculate the quantum correction in the whole range of classically weak magnetic fields and find that the magnetoconductivity is negative both in the diffusive and in the ballistic regimes, for an arbitrary relation between the Fermi energy and the spin-orbit splitting. We also demonstrate that the magnetoconductivity changes with the Fermi energy when the Fermi level is above the "Dirac point" and does not depend on the Fermi energy when it goes below this point.

Photon Drag Effect in (Bi$_{1-x}$Sb$_{x}$)$_{2}$Te$_{3}$ Three Dimensional Topological Insulators

We report on the observation of a terahertz radiation induced photon drag effect in epitaxially grown $n$- and $p$-type (Bi$_{1-x}$Sb$_{x}$)$_{2}$Te$_{3}$ three dimensional topological insulators with different antimony concentrations $x$ varying from 0 to 1. We demonstrate that the excitation with polarized terahertz radiation results in a $dc$ electric photocurrent. While at normal incidence a current arises due to the photogalvanic effect in the surface states, at oblique incidence it is outweighed by the trigonal photon drag effect. The developed microscopic model and theory show that the photon drag photocurrent is due to the dynamical momentum alignment by time and space dependent radiation electric field and implies the radiation induced asymmetric scattering in the electron momentum space.

Terahertz ratchet effects in graphene with a lateral superlattice

Experimental and theoretical studies on ratchet effects in graphene with a lateral superlattice excited by alternating electric fields of terahertz frequency range are presented. A lateral superlatice deposited on top of monolayer graphene is formed either by periodically repeated metal stripes having different widths and spacings or by inter-digitated comb-like dual-grating-gate (DGG) structures. We show that the ratchet photocurrent excited by terahertz radiation and sensitive to the radiation polarization state can be efficiently controlled by the back gate driving the system through the Dirac point as well as by the lateral asymmetry varied by applying unequal voltages to the DGG subgratings. The ratchet photocurrent includes the Seebeck thermoratchet effect as well as the effects of "linear" and "circular" ratchets, sensitive to the corresponding polarization of the driving electromagnetic force. The experimental data are analyzed for the electronic and plasmonic ratchets taking into account the calculated potential profile and the near field acting on carriers in graphene. We show that the photocurrent generation is based on a combined action of a spatially periodic in-plane potential and the spatially modulated light due to the near field effects of the light diffraction.

Circular photon drag effect in bulk tellurium

The circular photon drag effect is observed in a bulk semiconductor. The photocurrent caused by a transfer of both translational and angular momenta of light to charge carriers is detected in tellurium in the mid-infrared frequency range. Dependencies of the photocurrent on the light polarization and on the incidence angle agree with the symmetry analysis of the circular photon drag effect. Microscopic models of the effect are developed for both intra- and inter-subband optical absorption in the valence band of tellurium. The shift contribution to the circular photon drag current is calculated. An observed decrease of the circular photon drag current with increase of the photon energy is explained by the theory for inter-subband optical transitions. Theoretical estimates of the circular photon drag current agree with the experimental data.

Spin dynamics and fluctuations in the streaming regime

Spin dynamics of two-dimensional electrons in moderate in-plane electric fields is studied theoretically. The streaming regime is considered, where each electron accelerates until reaching the optical phonon energy, then it emits an optical phonon, and a new period of acceleration starts. Spin-orbit interaction and elastic scattering result in anisotropic relaxation of electron spin polarization. The overall spin dynamics is described by a superposition of spin modes in the system. The relaxation time of the most long-living mode depends quasi-periodically on the inverse electric field. The spin modes can be conveniently revealed by means of spin noise spectroscopy. It is demonstrated that the spectrum of spin fluctuations consists of peaks with the low-frequency peak much narrower than satellite ones, and the widths of the peaks are determined by the decay times of the modes.
