Linear photogalvanic effect in surface states of topological insulators

Theory of the Linear photogalvanic effect is developed for direct optical transitions between surface states of three-dimensional topological insulators. The photocurrent governed by the orientation of the polarization plane of light and caused by the warping of the energy dispersion of two-dimensional carriers is calculated. It is shown that both the shift contribution caused by coordinate shifts of the particle wavepackets during the optical transitions and the ballistic contribution caused by interference of the optical absorption and scattering by disorder have generally the same order of magnitude. The ballistic contribution is present owing to electron-hole asymmetry of topological surface states and has a frequency dependence in contrast to the shift photocurrent. In the nonlinear in the light intensity regime appearing due to saturation of the direct optical transitions the ballistic contribution dominates. The nontrivial dependence of the photocurrent on the polarization plane orientation in the nonlinear regime appears solely due to the ballistic contribution. Our findings allow separating the ballistic and shift contributions to the Linear photogalvanic current in experiments.

Spin and Valley Hall effects induced by asymmetric interparticle scattering

We develop the theory of the spin and valley Hall effects in two-dimensional systems caused by asymmetric -- skew -- scattering of the quasiparticles. The collision integral is derived in the third order in the particle-particle interaction with account for the spin-orbit coupling both for bosons and fermions. It is shown that the scattering asymmetry appears only in the processes where the interaction between the particles in the initial and intermediate state is present. We show that for degenerate electrons or nondegenerate particles the spin and valley currents induced by interparticle collisions are suppressed with their steady-state values being proportional to the squared temperature or density, respectively. Our results imply non-Fermi liquid properties of electrons in the presence of electron-electron skew scattering. Strong deviations from conventional picture of interparticle scattering are also demonstrated for the skew scattering of two-dimensional degenerate bosons, e.g. excitons or exciton polaritons: The spin or valley current of degenerate bosons contains the enhancement factor exponentially growing with increase in the particle density.

Raman Photogalvanic Effect: photocurrent at inelastic light scattering

We show theoretically that electromagnetic waves propagating in the transparency region of a non-centrosymmetric medium can induce a dc electric current. The origin of the effect is the Raman scattering of light by free carriers in the system. Due to the photon scattering, electrons undergo real quantum transitions resulting in the formation of their anisotropic momentum distribution and in shifts of electronic wavepackets giving rise to a steady state photocurrent. We present microscopic theory of the Raman Photogalvanic effect (RPGE) focusing on two specific situations: (i) generic case of a bulk gyrotropic semiconductor and (ii) a quantum well structure where the light is scattered by intersubband excitations. We uncover the relation of the predicted RPGE and the traditional photogalvanic effect at the light absorption.

Weak localization in p-type heterostructures in the presence of parallel magnetic field

Theory of weak localization is developed for two-dimensional holes in the presence of in-plane magnetic field. The Zeeman splitting even in the hole momentum results in the spin-dependent phase changing the quantum interference. The negative correction to the conductivity is shown to decrease by a factor of two by the in-plane magnetic field. The positive magnetoconductivity in a classically weak perpendicular field caused by the weak localization is calculated for both quadratic and quartic in momentum Zeeman hole splittings. Calculations show that the conductivity corrections are very close to each other in these two cases of low and high hole density.

Nonlinear optical absorption and photocurrents in topological insulators

Theory of optical absorption of linearly and circularly polarized light in surface and edge states in topological insulators is developed for a nonlinear in light intensity regime. The absorbance for surface states and the absorption width for the edge states both decease as $1/\sqrt{I}$ at high light intensity $I$. Elastic scattering of the photoexcited electrons and holes is taken into account. The absorption bleaching at high intensity is shown to be strongly suppressed by the elastic scattering. The linear-circular dichroism of one- and two-photon absorption in surface states, emerging in the nonlinear in intensity regime, decreases due to the elastic scattering of photocarriers. Absorption in the edge states of two-dimensional topological insulators also depends on the elastic scattering rate being suppressed when it is stronger that the energy relaxation rate. The linear dichroism - a dependence of the absorption length on the polarization plane orientation - is studied at arbitrary light intensities. We show that a degree of the linear dichroism is governed by the ratio of the elastic and inelastic relaxation times. The photocurrents generated in the edge states by both linearly and circularly polarized light change their intensity dependencies from the linear one at low $I$ to the $\propto \sqrt{I}$ at high intensities. The variation of the photocurrents with both polarization and intensity are strongly dependent on the elastic scattering rate. The considered effects can be observed in THz frequency range at laser intensities used in modern experiments.

Nonlinear intensity dependence of terahertz edge photocurrents in graphene

We report on the observation of terahertz radiation induced edge photogalvanic currents in graphene, which are nonlinear in intensity. The increase of the radiation intensities up to MW/cm$^2$ results in a complex nonlinear intensity dependence of the photocurrent. The nonlinearity is controlled by the back gate voltage, temperature and radiation frequency. A microscopic theory of the nonlinear edge photocurrent is developed. Comparison of the experimental data and theory demonstrates that the nonlinearity of the photocurrent is caused by the interplay of two mechanisms, i.e. by direct inter-band optical transitions and Drude-like absorption. Both photocurrents saturate at high intensities, but have different intensity dependencies and saturation intensities. The total photocurrent shows a complex sign-alternating intensity dependence. The functional behaviour of the saturation intensities and amplitudes of both kinds of photogalvanic currents depending on gate voltages, temperature, radiation frequency and polarization is in a good agreement with the developed theory.

Sommerfeld enhancement factor in two-dimensional Dirac materials

In this work the above-band gap absorption spectrum in two-dimensional Dirac materials is calculated with account for the interaction between the photocarriers. Both the screened Rytova-Keldysh and pure Coulomb attraction potentials between the electron and hole are used in the study. We find that, in the materials under consideration, the interaction enhances the absorbance in the narrow interband edge region, in a sharp contrast to the band model with the parabolic free-carrier energy dispersion. We develop an approximation of the weak interaction which allows us to reproduce the main features of the exactly calculated Sommerfeld factor. We show a substantial reduction of this factor at higher frequencies due to the single-particle energy renormalization.

Strong enhancement of heavy-hole Landé factor $q$ in InGaAs symmetric quantum dots revealed by coherent optical spectroscopy

We reveal the existence of a large in-plane heavy-hole $g$ factor in symmetric self-assembled (001) (In,Ga)As/GaAs quantum dots due to warping of valence band states. This warping dominates over the well-established mechanism associated with a reduced symmetry of quantum dots and the corresponding mixing of heavy-hole and light-hole states. The effect of band warping is manifested in a unique angular dependence of a trion photon echo signal on the direction of external magnetic field with respect to the sample axes. It results in a uniform magnetic-field-induced optical anisotropy for the entire quantum dot ensemble which is a prerequisite for realization of spin quantum memories and spin-photon entanglement in the ensemble.

Valley Hall effect caused by the phonon and photon drag

Valley Hall effect is an appearance of the valley current in the direction transverse to the electric current. We develop the microscopic theory of the valley Hall effect in two-dimensional semiconductors where the electrons are dragged by the phonons or photons. We derive and analyze all relevant contributions to the valley current including the skew-scattering effects together with the anomalous contributions caused by the side-jumps and the anomalous velocity. The partial compensation of the anomalous contributions is studied in detail. The role of two-phonon and two-impurity scattering processes is analyzed. We also compare the valley Hall effect under the drag conditions and the valley Hall effect caused by the external static electric field.

Skew Scattering and Side Jump Drive Exciton Valley Hall Effect in Two-Dimensional Crystals

Exciton Valley Hall effect is the spatial separation of the valley-tagged excitons in the presence of a drag force. Usually, the effect is associated with the anomalous velocity acquired by the particles due to the Berry curvature of the Bloch bands. Here we show that the anomalous velocity plays no role in the exciton valley Hall effect, which is governed by the side-jump and skew scattering mechanisms. We develop microscopic theory of the exciton valley Hall effect in the presence of synthetic electric field and phonon drag and calculate all relevant contributions to the valley Hall current also demonstrating the cancellation of the anomalous velocity. The sensitivity of the effect to the origin of the drag force and to the scattering processes is shown. We extend the drift-diffusion model to account for the valley Hall effect and calculate the exciton density and valley polarization profiles.

Semiclassical theory of the circular photogalvanic effect in gyrotropic systems

We develop a theory of circular photogalvanic effect (CPGE) for classically high photon energies which exceed the electron scattering rate but are small compared to the average electron kinetic energy. In this frequency range one can calculate the CPGE by using two different approaches. In the fully quantum-mechanical approach we find the photocurrent density by applying Fermi's golden rule for indirect intraband optical transitions with virtual intermediate states both in the conduction and valence bands. In the framework of the semiclassical approach, we apply a generalized Boltzmann equation with accounts for the Berry-curvature induced anomalous velocity, side jumps and skew scattering. The calculation is carried out for a wurtzite symmetry crystal. Both methods yield the same results for the CPGE current demonstrating consistency between the two approaches and applicability of the semiclassical theory for the description of nonlinear high-frequency transport.

Exciton oscillator strength in two-dimensional Dirac materials

Exciton problem is solved in the two-dimensional Dirac model with allowance for strong electron-hole attraction. The exciton binding energy is assumed smaller than but comparable to the band gap. The exciton wavefunction is found in the momentum space as a superposition of all four two-particle states including electron and hole states with both positive and negative energies. The matrix element of exciton generation is shown to depend on the additional components of the exciton wavefunction. Both the Coulomb and the Rytova-Keldysh potentials are considered. The dependence of the binding energy on the coupling constant is analyzed for the ground and first excited exciton states. The binding energy and the oscillator strength are studied as functions of the environmental-dependent dielectric constant for real transition metal dichalcogenide monolayers. We demonstrate that the multicomponent nature of the exciton wavefunction is crucial for description of resonant optical properties of two-dimensional Dirac systems.

Terahertz photogalvanics in twisted bilayer graphene close to the second magic angle

We report on the observation of photogalvanic effects in twisted bilayer graphene (tBLG) with a twist angle of 0.6°. We show that excitation of tBLG bulk causes a photocurrent, whose sign and magnitude are controlled by orientation of the radiation electric field and the photon helicity. The observed photocurrent provides evidence for the reduction of the point group symmetry in low twist-angle tBLG to the lowest possible one. The developed theory shows that the current is formed by asymmetric scattering in gyrotropic tBLG. We also detected the photogalvanic current formed in the vicinity of the edges. For both, bulk and edge photocurrents, we demonstrate the emergence of pronounced oscillations upon variation of the gate voltage. The gate voltages associated with the oscillations coincide well with peaks in resistance measurements. These are well explained by inter-band transitions between a multitude of isolated bands in tBLG.

Giant ratchet magneto-photocurrent in graphene lateral superlattices

We report on the observation of the magnetic quantum ratchet effect in graphene with a lateral dual-grating top gate (DGG) superlattice. We show that the THz ratchet current exhibits sign-alternating magneto-oscillations due to the Shubnikov-de Haas effect. The amplitude of these oscillations is greatly enhanced as compared to the ratchet effect at zero magnetic field. The direction of the current is determined by the lateral asymmetry which can be controlled by variation of gate potentials in DGG. We also study the dependence of the ratchet current on the orientation of the terahertz electric field (for linear polarization) and on the radiation helicity (for circular polarization). Notably, in the latter case, switching from right- to left-circularly polarized radiation results in an inversion of the photocurrent direction. We demonstrate that most of our observations can be well fitted by the drift-diffusion approximation based on the Boltzmann kinetic equation with the Landau quantization fully encoded in the oscillations of the density of states.

Electronic band structure in $n$-type GaAs/AlGaAs wide quantum wells in tilted magnetic field

Oscillations of the real component of AC conductivity $σ_1$ in a magnetic field were measured in the n-AlGaAs/GaAs structure with a wide (75 nm) quantum well by contactless acoustic methods at $T$=(20-500)~mK. In a wide quantum well, the electronic band structure is associated with the two-subband electron spectrum, namely the symmetric (S) and antisymmetric (AS) subbands formed due to electrostatic repulsion of electrons. A change of the oscillations amplitude in tilted magnetic field observed in the experiments occurs due to crossings of Landau levels of different subbands (S and AS) at the Fermi level. The theory developed in this work shows that these crossings are caused by the difference in the cyclotron energies in the S and AS subbands induced by the in-plane magnetic field.

Microscopic dynamics of electron hopping in a semiconductor quantum well probed by spin-dependent photon echoes

Spin-dependent photon echoes in combination with pump-probe Kerr rotation are used to study the microscopic electron spin transport in a CdTe/(Cd,Mg)Te quantum well in the hopping regime. We demonstrate that independent of the particular spin relaxation mechanism, hopping of resident electrons leads to a shortening of the photon echo decay time, while the transverse spin relaxation time evaluated from pump-probe transients increases due to motional narrowing of spin dynamics in the fluctuating effective magnetic field of the lattice nuclei.

Nonlinear Absorption and Photocurrent in Weyl Semimetals

Theory of light absorption and circular photocurrent in Weyl semimetals is developed for arbitrary large light intensities with account for both elastic and inelastic relaxation processes of Weyl fermions. The direct optical transition rate is shown to saturate at large intensity, and the saturation behaviour depends on the light polarization and on the ratio of the elastic and inelastic relaxation times. The linear-circular dichroism in absorption is shown to exceed 10~\% at intermediate light wave amplitudes and fast energy relaxation. At large intensity $I$, the light absorption coefficient drops as $1/\sqrt{I}$, and the circular photogalvanic current increases as $\sqrt{I}$.

Circular photocurrent in Weyl semimetals with mirror symmetry

We have studied theoretically the Weyl semimetals the point symmetry group of which has reflection planes and which contain equivalent valleys with opposite chiralities. These include the most frequently studied compounds, namely the transition metals monopnictides TaAs, NbAs, TaP, NbP, and also Bi$_{1-x}$Sb$_x$ alloys. The circular photogalvanic current, which inverts its direction under reversal of the light circular polarization, has been calculated for the light absorption under direct optical transitions near the Weyl points. In the studied materials, the total contribution of all the valleys to the photocurrent is nonzero only beyond the simple Weyl model, namely, if the effective electron Hamiltonian is extended to contain either an anisotropic spin-dependent linear contribution together with a spin-independent tilt or a spin-dependent contribution cubic in the electron wave vector $\bf{k}$. With allowance for the tilt of the energy dispersion cone in a Weyl semimetal of the $C_{4v}$ symmetry, the photogalvanic current is expressed in terms of the components of the second-rank symmetric tensor that determines the energy spectrum of the carriers near the Weyl node; at low temperature, this contribution to the photocurrent is generated within a certain limited frequency range $Δ$. The photocurrent due to the cubic corrections, in the optical absorption region, is proportional to the light frequency squared and generated both inside and outside the $Δ$ window.
