Novel critical field in magneto-resistance oscillation of 2DEG in asymmetric GaAs/AlGaAs double wells measured as a function of the in-plane magnetic field

We have investigated the magnetoresistance of strongly asymmetric double-well structures formed by a thin AlGaAs barrier grown far from the interface in the GaAs buffer of standard heterostructures. In magnetic fields oriented parallel to the electron layers, the magnetoresistance exhibits an oscillation associated with the depopulation of the higher occupied subband and with the field-induced transition into a decoupled bilayer. In addition, the increasing field transfers electrons from the triangular to rectangular well and, at high enough field value, the triangular well is emptied. Consequently, the electronic system becomes a single layer which leads to a sharp step in the density of electron states and to an additional minimum in the magnetoresistance curve.

Magnetoresistance and electronic structure of asymmetric GaAs/AlGaAs double quantum wells in the in-plane/tilted magnetic field

Bilayer two-dimensional electron systems formed by a thin barrier in the GaAs buffer of a standard heterostructure were investigated by magnetotransport measurements. In magnetic fields oriented parallel to the electron layers, the magnetoresistance exhibits an oscillation associated with the depopulation of the higher occupied subband and the field-induced transition into a decoupled bilayer. Shubnikov-de Haas oscillations in slightly tilted magnetic fields allow to reconstruct the evolution of the electron concentration in the individual subbands as a function of the in-plane magnetic field. The characteristics of the system derived experimentally are in quantitative agreement with numerical self-consistent-field calculations of the electronic structure.

Reorientation of Anisotropy in a Square Well Quantum Hall Sample

We have measured magnetotransport at half-filled high Landau levels in a quantum well with two occupied electric subbands. We find resistivities that are {\em isotropic} in perpendicular magnetic field but become strongly {\em anisotropic} at $ν$ = 9/2 and 11/2 on tilting the field. The anisotropy appears at an in-plane field, $B_{ip} \sim$ 2.5T, with the easy-current direction {\em parallel} to $B_{ip}$ but rotates by 90$^{\circ}$ at $B_{ip} \sim$ 10T and points now in the same direction as in single-subband samples. This complex behavior is in quantitative agreement with theoretical calculations based on a unidirectional charge density wave state model.

Field-tilt Anisotropy Energy in Quantum Hall Stripe States

Recently reported giant anisotropy in the longitudinal resistivity of a 2D electron system with valence Landau level index $N \ge 2$ has been interpreted as a signal of unidirectional charge density wave (UCDW) ground states. We report on detailed Hartree-Fock calculations of the UCDW orientation energy induced by a tilted magnetic field. We find that for current experimental samples stripes are oriented perpendicular to the in-plane field, consistent with experiment. For wider 2D electron systems we predict tilt-induced stripe states with variable anisotropy energy sign.

Excitonic photoluminescence in symmetric coupled double quantum wells subject to an external electric field

The effect of an external electric field F on the excitonic photoluminescence (PL) spectra of a symmetric coupled double quantum well (DQW) is investigated both theoretically and experimentally. We show that the variational method in a two-particle electron-hole wave function approximation gives a good agreement with measurements of PL on a narrow DQW in a wide interval of F including flat-band regime. The experimental data are presented for an MBE-grown DQW consisting of two 5 nm wide GaAs wells, separated by a 4 monolayers (MLs) wide pure AlAs central barrier, and sandwiched between Ga_{0.7}Al_{0.3}As layers. The bias voltage is applied along the growth direction. Spatially direct and indirect excitonic transitions are identified, and the radius of the exciton and squeezing of the exciton in the growth direction are evaluated variationally. The excitonic binding energies, recombination energies, oscillator strengths, and relative intensities of the transitions as functions of the applied field are calculated. Our analysis demonstrates that this simple model is applicable in case of narrow DQWs not just for a qualitative description of the PL peak positions but also for the estimation of their individual shapes and intensities.

Magnetic Anisotropy in Quantum Hall Ferromagnets

We show that the sign of magnetic anisotropy energy in quantum Hall ferromagnets is determined by a competition between electrostatic and exchange energies. Easy-axis ferromagnets tend to occur when Landau levels whose states have similar spatial profiles cross. We report measurements of integer QHE evolution with magnetic-field tilt. Reentrant behavior observed for the $ν= 4$ QHE at high tilt angles is attributed to easy-axis anisotropy. This interpretation is supported by a detailed calculation of the magnetic anisotropy energy.

Magnetotransport with two occupied subbands in a Si(100) inversion layer

We have studied an electron transport in inversion layers of high-mobility Si(100) samples. At high electron concentrations and temperatures below 4.2 K, two series of Shubnikov-de Haas oscillations have been observed. The temperature damping of the second series oscillations indicates that the second occupied subband belongs to the first energy level of the fourfold-degenerate ladder $0'$. Samples with two occupied subbans exhibit a strong anomalous negative magnetoresitance, reaching $\rm \approx 25 \%$ of a zero field value at $B =$ 12 T. The resistance decrease is more pronounced for lower temperatures and higher electron concentrations. We explain this behaviour by an increase of the second subband mobility due to the freezing-out of the scattering of $0'$ electrons. Based on the measured periods of SdH oscillations, we conclude that the electrons are distributed inhomogeneously beneath the sample gate.

Cyclotron effective mass of 2D electron layer at GaAs/AlGaAs heterojunction subject to in-plane magnetic fields

We have found that Fermi contours of a two-dimensional electron gas at $\rmGaAs/Al_xGa_{1-x}As$ interface deviate from a standard circular shape under the combined influence of an approximately triangular confining potential and the strong in-plane magnetic field. The distortion of a Fermi contour manifests itself through an increase of the electron effective cyclotron mass which has been measured by the cyclotron resonance in the far-infrared transmission spectra and by the thermal damping of Shubnikov-de Haas oscillations in tilted magnetic fields with an in-plane component up to 5 T. The observed increase of the cyclotron effective mass reaches almost 5 \% of its zero field value which is in good agreement with results of a self-consistent calculation.

Single layer/bilayer transition of electron systems in AlGaAs/GaAs/AlGaAs quantum wells subject to in-plane magnetic fields

Equilibrium properties of electrons in double-heterojunction AlGaAs/GaAs\AlGaAs structures are investigated theoretically, using a full self-consistent numerical method. The transition from single to bilayer electron systems is discussed for the case of double-junction structures with varying distance between interfaces. In strong in-plane magnetic fields we observed the same type of transition accompanied by large effects on the energy spectra. A new fenomenon in bilayer systems - separability of the energy dispersion curve in parts corresponding to electrons either in first or second layer is analyzed in detail. The magnetic field induced variation in the effective distance between electron layers is compared to the constant layers separation in standard double-well structures. Due to relatively small and soft electrostatic barrier between interfaces we expect the van Hove singularity in the 2D density of states to be easier detectable than in double-well systems. The cyclotron mass, proportional to the density of states and characterizing the electron motion in tilted magnetic fields, is calculated as a function of in-plane magnetic field. The separability of the energy spectra resulting in tilted cyclotron orbits is demonstrated on a classical picture of an electron moving in crossed electric and magnetic fields.

Capacitance of Gated GaAs/AlGaAs Heterostructures Subject to In-plane Magnetic Fields

A detailed analysis of the capacitance of gated GaAs/AlGaAs heterostructures is presented. The nonlinear dependence of the capacitance on the gate voltage and in-plane magnetic field is discussed together with the capacitance quantum steps connected with a population of higher 2D gas subbands. The results of full self-consistent numerical calculations are compared to recent experimental data.

In-Plane Magnetic Field Induced Anisotropy of 2D Fermi Contours and the Field Dependent Cyclotron Mass

The electronic structure of a 2D gas subjected to a tilted magnetic field, with a strong component parallel to the GaAs/AlGaAs interface and a weak component oriented perpendicularly, is studied theoretically. It is shown that the parallel field component modifies the originally circular shape of a Fermi contour while the perpendicular component drive an electron by the Lorentz force along a Fermi line with a cyclotron frequency given by its shape. The corresponding cyclotron effective mass is calculated self-consistently for several concentrations of 2D carriers as a function of the in-plane magnetic field. The possibility to detect its field-induced deviations from the zero field value experimentally is discussed.

Capacitance of a Double-Heterojunction GaAs/AlGaAs Structure Subjected to In-Plane Magnetic Fields: Results of Self-Consistent Calculations

The capacitance of a double-heterojunction structure with a wide GaAs undoped layer embedded between two selectively doped AlGaAs barriers is calculated self-consistently as a function of intensity of the in-plane magnetic field. With increasing field intensity the capacitance initially increases and after reaching a maximum decreases toward a high field limit which is less than its zero field value. This behaviour is attributed to 'breathing', or charge redistribution, of the 2D electron gas at individual heterojunctions due to a combination of the confining potential and the magnetic field.

Self-Consistent Electron Subbands of Gaas/Algaas Heterostructure in Magnetic Fields Parallel to the Interface

The effect of strong magnetic fields parallel to GaAs/AlGaAs interface on the subband structure of a 2D electron layer is ivestigated theoretically. The system with two levels occupied in zero magnetic field is considered and the magnetic field induced depletion of the second subband is studied. The confining potential and the electron dispersion relations are calculated self-consistently, the electron- electron interaction is taken into account in the Hartree approximation.
