Non-linear emission spectra of quantum dots strongly coupled to photonic mode

A theory of optical emission of quantum dot arrays in quantum microcavities is developed. The regime of the strong coupling between the quantum dots and photonic mode of the cavity is considered. The quantum dots are modeled as two-level systems. In the low pumping (linear) regime the emission spectra are mainly determined by the superradiant mode where the effective dipoles of the dots oscillate in phase. In the non-linear regime the superradiant mode is destroyed and the emission spectra are sensitive to the parity of quantum dot number. Further increase of the pumping results in the line width narrowing being an evidence of the lasing regime.

Spin and transport effects in quantum microcavities with polarization splitting

Transport properties of exciton-polaritons in anisotropic quantum microcavities are considered theoretically. Microscopic symmetry of the structure is taken into account by allowing for both the longitudinal-transverse (TE-TM) and anisotropic splitting of polariton states. The splitting is equivalent to an effective magnetic field acting on polariton pseudospin, and polarization conversion in microcavities is shown to be caused by an interplay of exciton-polariton spin precession and elastic scattering. In addition, we considered the spin-dependent interference of polaritons leading to weak localization and calculated coherent backscattering intensities in different polarizations. Our findings are in a very good agreement with the recent experimental data.

Spin relaxation in multiple (110) quantum wells

We consider theoretically the relaxation of electron spin component parallel to the growth direction in multiple (110) GaAs quantum wells. The sources of spin relaxation are the random Rashba spin-orbit coupling due to the electric field of donors and spin-flip collisions of electrons from different quantum wells. We show that the screening of the Coulomb forces at low temperatures leads to a very strong enhancement of the spin relaxation time. In a degenerate electron gas the Pauli blocking suppresses the electron-electron collisions, and the leading spin relaxation mechanism comes from the field of donors. If the electron gas is nondegenerate the electron-electron collisions and scattering by the ionized donors give similar contributions to the relaxation rate.

Photon helicity driven electric currents in graphene

We report on the observation of photon helicity driven currents in graphene. The directed net electric current is generated in single layer graphene by circularly polarized terahertz laser radiation at normal as well as at oblique incidence and changes its sign upon reversing the radiation helicity. The phenomenological and microscopic theories of the observed photocurrents are developed. We demonstrate that under oblique incidence the current is caused by the circular photon drag effect in the interior of graphene sheet. By contrast, the effect at normal incidence stems from the sample edges, which reduce the symmetry and result in an asymmetric scattering of carriers driven by the radiation field. Besides a photon helicity dependent current we also observe photocurrents in response to linearly polarized radiation. The microscopic mechanisms governing this effect are discussed.

Spin dynamics of electrons and holes in InGaAs/GaAs quantum wells at milliKelvin temperatures

The carrier spin dynamics in a n-doped (In,Ga)As/GaAs quantum well has been studied by time-resolved Faraday rotation and ellipticity techniques in the temperature range down to 430 milliKelvin. These techniques give data with very different spectral dependencies, from which nonetheless consistent information on the spin dynamics can be obtained, in agreement with theoretical predictions. The mechanisms of long-lived spin coherence generation are discussed for the cases of trion and exciton resonant excitation. We demonstrate that carrier localization leads to a saturation of spin relaxation times at 45 ns for electrons below 4.5 K and at 2 ns for holes below 2.3 K. The underlying spin relaxation mechanisms are discussed.

Optical control of electron spin coherence in CdTe/(Cd,Mg)Te quantum wells

Optical control of the spin coherence of quantum well electrons by short laser pulses with circular or linear polarization is studied experimentally and theoretically. For that purpose the coherent electron spin dynamics in a n-doped CdTe/(Cd,Mg)Te quantum well structure was measured by time-resolved pump-probe Kerr rotation, using resonant excitation of the negatively charged exciton (trion) state. The amplitude and phase shifts of the electron spin beat signal in an external magnetic field, that are induced by laser control pulses, depend on the pump-control delay and polarization of the control relative to the pump pulse. Additive and non-additive contributions to pump-induced signal due to the control are isolated experimentally. These contributions can be well described in the framework of a two-level model for the optical excitation of the resident electron to the trion.

Cyclotron effect on coherent spin precession of two-dimensional electrons

We investigate the spin dynamics of high-mobility two-dimensional electrons in GaAs/AlGaAs quantum wells grown along the $[001]$ and $[110]$ directions by time-resolved Faraday rotation at low temperatures. In measurements on the $(001)$-grown structures without external magnetic fields, we observe coherent oscillations of the electron spin polarization about the effective spin-orbit field. In non-quantizing magnetic fields applied normal to the sample plane, the cyclotron motion of the electrons rotates the effective spin-orbit field. This rotation leads to fast oscillations in the spin polarization about a non-zero value and a strong increase in the spin dephasing time in our experiments. These two effects are absent in the $(110)$-grown structure due to the different symmetry of its effective spin-orbit field. The measurements are in excellent agreement with our theoretical model.

Polariton-polariton scattering in microcavities: A microscopic theory

We apply the fermion commutation technique for composite bosons to polariton-polariton scattering in semiconductor planar microcavities. Derivations are presented in a simple and physically transparent fashion. A procedure of orthogonolization of the initial and final two-exciton state wavefunctions is used to calculate the effective scattering matrix elements and the scattering rates. We show how the bosonic stimulation of the scattering appears in this full fermionic approach whose equivalence to the bosonization method is thus demonstrated in the regime of low exciton density. We find an additional contribution to polariton-polariton scattering due to the exciton oscillator strength saturation, which we analyze as well. We present a theory of the polariton-polariton scattering with opposite spin orientations and show that this scattering process takes place mainly via dark excitonic states. Analytical estimations of the effective scattering amplitudes are given.

Fine structure of two-electron states in single and double quantum dots

Energy spectrum fine structure of triplet two-electron states is investigated theoretically. Spin-orbit interaction induced terms in the effective Hamiltonian of electron-electron interaction are derived for zinc-blende lattice semiconductor nanostructures: quantum wells and quantum dots. The effects of bulk and structural inversion asymmetry are taken into account. Simple analytical expressions describing the splittings of the two-electron states localized in a single quantum dot and in a lateral double quantum dot are derived. The spin degeneracy of triplet states is shown to be completely lifted by the spin-orbit interaction. An interplay of the conduction band spin splitting and the spin-orbit terms in electron-electron interaction is discussed. The photoluminescence spectra of hot trions and of doubly charged excitons are calculated and are shown to reveal the fine structure of two-electron states.

Pump-Probe Faraday Rotation and Ellipticity in an Ensemble of Singly Charged Quantum Dots

A description of spin Faraday rotation, Kerr rotation and ellipticity signals for single- and multi-layer ensembles of singly charged quantum dots (QDs) is developed. The microscopic theory considers both the single pump-pulse excitation and the effect of a train of such pulses, which in the case of long resident-electron spin coherence time leads to a stationary distribution of the electron spin polarization. The calculations performed for single-color and two-color pump-probe setups show that the three experimental techniques: Faraday rotation, Kerr rotation and ellipticity measurements provide complementary information about an inhomogeneous ensemble of QDs. The microscopic theory developed for a three-dimensional ensemble of QDs is shown to agree with the phenomenological description of these effects. The typical time-dependent traces of pump-probe Faraday rotation, Kerr rotation and ellipticity signals are calculated for various experimental conditions.

Electron-electron scattering effect on spin relaxation in multi-valley nanostructures

We develop a theory of effects of electron-electron collisions on the Dyakonov-Perel' spin relaxation in multi-valley quantum wells. It is shown that the electron-electron scattering rate which governs the spin relaxation is different from that in a single-valley system. The theory is applied to Si/SiGe (001)-grown quantum wells where two valleys are simultaneously populated by free carriers. The dependences of the spin relaxation rate on temperature, electron concentration and valley-orbit splitting are calculated and discussed. We demonstrate that in a wide range of temperatures the electron-electron collisions can govern spin relaxation in high-quality Si/SiGe quantum wells.

Spin-orbit effect on electron-electron interaction and fine structure of electron complexes in quantum dots

Spin-orbit effects on electron-electron interaction are studied theoretically. The corrections to the Coulomb interaction of quantum well electrons induced by the spin-orbit coupling are derived. The developed theory is applied to calculate the energy spectrum fine structure of an electron pair triplet states localized in small lateral disk-shaped quantum dots. We show that the spin degeneracy of a triplet state is completely lifted in anisotropic quantum dots. Isotropic quantum dots also demonstrate peculiar fine structure of triplet states caused by the spin-orbit interaction.

Spin-orbit interaction and weak localization in heterostructures

Theory of weak localization in two-dimensional high-mobility semiconductor systems is developed with allowance for the spin-orbit interaction. The obtained expressions for anomalous magnetoresistance are valid in the whole range of classically weak magnetic fields and for arbitrary strengths of bulk and structural inversion asymmetry contributions to the spin splitting. The theory serves for both diffusive and ballistic regimes of electron propagation taking into account coherent backscattering and nonbackscattering processes. The transition between weak localization and antilocalization regimes is analyzed. The manifestation of the mutual compensation of Rashba and Dresselhaus spin splittings in magnetoresistance is discussed. Perfect description of experimental data on anomalous magnetoresistance in high-mobility heterostructures is demonstrated. The in-plane magnetic field dependence of the conductivity caused by an interplay of the spin-orbit splittings and Zeeman effect is described theoretically.

Collective modes of quantum dot ensembles in microcavities

Emission spectra of quantum dot arrays in zero-dimensional microcavities are studied theoretically, and it is shown that they are determined by the competition between the formation of the collective superradiant mode and inhomogeneous broadening. The random sources method for the calculation of photoluminescence spectra under a non-resonant pumping is developed, and a microscopic justification of the random sources method within a framework of the standard diagram technique is given. The emission spectra of a microcavity are analyzed with allowance for the spread of exciton states energies caused by an inhomogeneous distribution of quantum dots and a tunneling between them. It is demonstrated that in the case of a strong tunneling coupling the luminescence spectra are sensitive to the geometric positions of the dots, and the collective mode can, under certain conditions, be stabilized by the random tunnel junctions.

Time-resolved and continuous-wave optical spin pumping of semiconductor quantum wells

Experimental and theoretical studies of all-optical spin pump and probe of resident electrons in CdTe/(Cd,Mg)Te semiconductor quantum wells are reported. A two-color Hanle-MOKE technique (based on continuous-wave excitation) and time-resolved Kerr rotation in the regime of resonant spin amplification (based on pulsed excitation) provide a complementary measure of electron spin relaxation time. Influence of electron localization on long-lived spin coherence is examined by means of spectral and temperature dependencies. Various scenarios of spin polarization generation (via the trion and exciton states) are analyzed and difference between continuous-wave and pulsed excitations is considered. Effects related to inhomogeneous distribution of $g$-factor and anisotropic spin relaxation time on measured quantities are discussed.

Magnetic field effect on polarization and dispersion of exciton-polaritons in planar microcavities

The non-local dielectric response theory is extended to describe oblique reflection of light from quantum wells subjected to the magnetic field. This allows us to calculate the dispersion and polarization of the exciton-polariton modes in semiconductor microcavities in the presence of a magnetic field normal to the plane of the structure. We show that due to the interplay between the exciton Zeeman splitting and TE-TM splitting of the photon modes, four polariton dispersion branches are formed with a polarization gradually changing from circular in the exciton-like part to linear in the photon-like part of each branch. Faraday rotation in quantum microcavities is shown to be strongly enhanced as compared with the rotation in quantum wells.

Quantum and classical multiple scattering effects in spin dynamics of cavity polaritons

The transport properties of exciton-polaritons are studied with allowance for their polarization. Both classical multiple scattering effects and quantum effects such as weak localization are taken into account in the framework of a generalized kinetic equation. The longitudinal-transverse (TE-TM) splitting of polariton states which plays role analogous to the spin-orbit splitting in electron systems is taken into account. The developed formalism is applied to calculate the particle and spin diffusion coefficients of exciton-polaritons, spin relaxation rates and the polarization conversion efficiency under the conditions of the optical spin Hall effect. In contrast to the electron systems, strong spin splitting does not lead to the antilocalization behavior of the particle diffusion coefficient, while quantum corrections to spin diffusion and polarization conversion can be both negative and positive depending on the spin splitting value.

Resonant light delay in GaN with ballistic and diffusive propagation

We report on a strong delay in light propagation through bulk GaN, detected by time-of-flight spectroscopy. The delay increases resonantly as the photon energy approaches the energy of a neutral-donor bound exciton (BX), resulting in a velocity of light as low as 2100 km/s. In the close vicinity of the BX resonance, the transmitted light contains both ballistic and diffusive components. This phenomenon is quantitatively explained in terms of optical dispersion in a medium where resonant light scattering by the BX resonance takes place in addition to the polariton propagation.
