Anisotropic spin relaxation revealed by resonant spin amplification in (110) GaAs quantum wells

We have studied spin dephasing in a high-mobility two-dimensional electron system (2DES), confined in a GaAs/AlGaAs quantum well grown in the [110] direction, using the resonant spin amplification (RSA) technique. From the characteristic shape of the RSA spectra, we are able to extract the spin dephasing times (SDT) for electron spins aligned along the growth direction or within the sample plane, as well as the $g$ factor. We observe a strong anisotropy in the spin dephasing times. While the in-plane SDT remains almost constant as the temperature is varied between 4 K and 50 K, the out-of-plane SDT shows a dramatic increase at a temperature of about 25 K and reaches values of about 100 ns. The SDTs at 4 K can be further increased by additional, weak above-barrier illumination. The origin of this unexpected behavior is discussed, the SDT enhancement is attributed to the redistribution of charge carriers between the electron gas and remote donors.

Electron spin synchronization induced by optical nuclear magnetic resonance feedback

We predict a new physical mechanism explaining the electron spin precession frequency focusing effect observed recently in singly charged quantum dots exposed to a periodic train of resonant circularly polarized short optical pulses [A. Greilich et al, Science 317, 1896 (2007), Ref. 1]. We show that electron spin precession in an external magnetic field and a field of nuclei creates a Knight field oscillating at the frequency of nuclear spin resonance. This field drives the projection of the nuclear spin onto magnetic field to the value that makes the electron spin precession frequency a multiple of the train cyclic repetition frequency, which is the condition at which the Knight field vanishes.

Coherent spin dynamics of electrons and excitons in nanostructures

The studies of spin phenomena in semiconductor low dimensional systems have grown into the rapidly developing area of the condensed matter physics: spintronics. The most urgent problems in this area, both fundamental and applied, are the creation of charge carrier spin polarization and its detection as well as electron spin control by nonmagnetic methods. Here we present a review of recent achievements in the studies of spin dynamics of electrons, holes and their complexes in the pump-probe method. The microscopic mechanisms of spin orientation of charge carriers and their complexes by short circularly polarized optical pulses and the formation processes of the spin signals of Faraday and Kerr rotation of the probe pulse polarization plane as well as induced ellipticity are discussed. A special attention is paid to the comparison of theoretical concepts with experimental data obtained on the n-type quantum well and quantum dot array samples.

Coherent spin dynamics of electrons and holes in semiconductor quantum wells and quantum dots under periodical optical excitation: resonant spin amplification versus spin mode-locking

The coherent spin dynamics of resident carriers, electrons and holes, in semiconductor quantum structures is studied by periodical optical excitation using short laser pulses and in an external magnetic field. The generation and dephasing of spin polarization in an ensemble of carrier spins, for which the relaxation time of individual spins exceeds the repetition period of the laser pulses, are analyzed theoretically. Spin polarization accumulation is manifested either as resonant spin amplification or as mode-locking of carrier spin coherences. It is shown that both regimes have the same origin, while their appearance is determined by the optical pump power and the spread of spin precession frequencies in the ensemble.

Giant Zeeman splitting of light holes in GaAs/AlGaAs quantum wells

We have developed a theory of the longitudinal $g$ factor of light holes in semiconductor quantum wells. It is shown that the absolute value of the light-hole $g$-factor can strongly exceed its value in the bulk and, moreover, the dependence of the Zeeman splitting on magnetic field becomes non-linear in relatively low fields. These effects are determined by the proximity of the ground light-hole subband, $lh1$, to the first excited heavy-hole subband, $hh2$, in GaAs/AlGaAs-type structures. The particular calculations are performed in the framework of Luttinger Hamiltonian taking into account both the magnetic field-induced mixing of $lh1$ and $hh2$ states and the mixing of these states at heterointerfaces, the latter caused by chemical bonds anisotropy. A theory of magneto-induced reflection and transmission of light through the quantum wells for the light-hole-to-electron absorption edge is also presented.

Theory of spin noise in nanowires

We develop a theory of spin noise in semiconductor nanowires considered as prospective elements for spintronics. In these structures spin-orbit coupling can be realized as a random function of coordinate correlated on the spatial scale of the order of 10 nm. By analyzing different regimes of electron transport and spin dynamics, we demonstrate that the spin relaxation can be very slow and the resulting noise power spectrum increases algebraically as frequency goes to zero. This effect makes spin effects in nanowires best suitable for studies by rapidly developing spin-noise spectroscopy.

Terahertz radiation driven chiral edge currents in graphene

We observe photocurrents induced in single layer graphene samples by illumination of the graphene edges with circularly polarized terahertz radiation at normal incidence. The photocurrent flows along the sample edges and forms a vortex. Its winding direction reverses by switching the light helicity from left- to right-handed. We demonstrate that the photocurrent stems from the sample edges, which reduce the spatial symmetry and result in an asymmetric scattering of carriers driven by the radiation electric field. The developed theory is in a good agreement with the experiment. We show that the edge photocurrents can be applied for determination of the conductivity type and the momentum scattering time of the charge carriers in the graphene edge vicinity.

Dark-bright mixing of interband transitions in symmetric semiconductor quantum dots

In photoluminescence spectra of symmetric [111] grown GaAs/AlGaAs quantum dots in longitudinal magnetic fields applied along the growth axis we observe in addition to the expected bright states also nominally dark transitions for both charged and neutral excitons. We uncover a strongly non-monotonous, sign changing field dependence of the bright neutral exciton splitting resulting from the interplay between exchange and Zeeman effects. Our theory shows quantitatively that these surprising experimental results are due to magnetic-field-induced \pm 3/2 heavy-hole mixing, an inherent property of systems with C_3v point-group symmetry.

Helicity-dependent photocurrents in graphene layers excited by mid-infrared radiation of a CO$_2$-laser

We report the study of the helicity driven photocurrents in graphene excited by mid-infrared light of a CO$_2$-laser. Illuminating an unbiased monolayer sheet of graphene with circularly polarized radiation generates -- under oblique incidence -- an electric current perpendicular to the plane of incidence, whose sign is reversed by switching the radiation helicity. We show that the current is caused by the interplay of the circular $ac$ Hall effect and the circular photogalvanic effect. Studying the frequency dependence of the current in graphene layers grown on the SiC substrate we observe that the current exhibits a resonance at frequencies matching the longitudinal optical phonon in SiC.

Spin current generation from Coulomb-Rashba interaction in semiconductor bilayers

Electrons in double-layer semiconductor heterostructures experience a special type of spin-orbit interaction which arises in each layer from the perpendicular component of the Coulomb electric field created by electron density fluctuations in the other layer. We show that this interaction, acting in combination with the usual spin-orbit interaction, can generate a spin current in one layer when a charge current is driven in the other. This effect is symmetry-wise distinct from the spin Hall drag. The spin current is not, in general, perpendicular to the drive current.

Generation and detection of mode-locked spin coherence in (In,Ga)As/GaAs quantum dots by laser pulses of long duration

Using optical pulses of variable duration up to 80 ps, we report on spin coherence initialization and its subsequent detection in n-type singly-charged quantum dots, subject to a transverse magnetic field, by pump-probe techniques. We demonstrate experimentally and theoretically that the spin coherence generation and readout efficiencies are determined by the ratio of laser pulse duration to spin precession period: An increasing magnetic field suppresses the spin coherence signals for a fixed duration of pump and/or probe pulses, and this suppression occurs for smaller fields the longer the pulse duration is. The reason for suppression is the varying spin orientation due to precession during pulse action.

Excitonic parameters of GaN studied by time-of-flight spectroscopy

We refine excitonic parameters of bulk GaN by means of time-of-flight spectroscopy of light pulses propagating through crystals. The influence of elastic photon scattering is excluded by using the multiple reflections of the pulses from crystal boundaries. The shapes of these reflexes in the time-energy plane depict the variation of the group velocity induced by excitonic resonances. Modeling of the shapes, as well as other spectra, shows that a homogeneous width of the order of 10 μeV characterizes the exciton-polariton resonances within the crystal. The oscillator strength of A and B exciton-polaritons is determined as 0.0022 and 0.0016, respectively.

Purcell effect in small metallic cavities

We have studied theoretically the Purcell factor which characterizes a change in the emission rate of an electric or magnetic dipole embedded in the center of a spherical cavity. The main attention is paid to the analysis of cavities with radii small compared to the wavelength. It is shown that the Purcell factor in small metallic cavities varies in a wide range depending on the ratio of the cavity size to the skin depth.

Delay and distortion of slow light pulses by excitons in ZnO

Light pulses propagating through ZnO undergo distortions caused by both bound and free excitons. Numerous lines of bound excitons dissect the pulse and induce slowing of light around them, to the extend dependent on their nature. Exciton-polariton resonances determine the overall pulse delay and attenuation. The delay time of the higher-energy edge of a strongly curved light stripe approaches 1.6 ns at 3.374 eV with a 0.3 mm propagation length. Modelling the data of cw and time-of-flight spectroscopies has enabled us to determine the excitonic parameters, inherent for bulk ZnO. We reveal the restrictions on these parameters induced by the light attenuation, as well as a discrepancy between the parameters characterizing the surface and internal regions of the crystal.

Second Harmonic Generation in Graphene

We report on theoretical study of second harmonic generation in graphene. Phenomenological analysis based on symmetry arguments is carried out. It is demontrated, that in ideal graphene samples second harmonic generation is possible only if the radiation wave vector or its magnetic field is taken into account. Microscopic theory is developed for the classical regime of radiation interaction with electrons, where photon energy is much smaller than the charge carriers characteristic energy. It is demonstrated, that the emitted radiation can be strongly circularly polarized for the linearly polarized incident wave.

Resonant photonic crystals and quasicrystals based on highly doped quantum-well structures

A theory of light propagation through one-dimensional photonic crystals and deterministic aperiodic structures, including quasicrystals, based on doped quantum-well structures has been developed. The resonant Bragg condition, leading to the superradiant regime and formation of the widest optical reflection spectrum, has been formulated. The expressions for band gap edges for light waves in the Bragg structures have been obtained. The reflection and absorption spectra of such systems are calculated. The optical properties of the doped multiple-quantum-well structure are compared with the properties of undoped ones.

Effect of pump-probe detuning on the Faraday rotation and ellipticity signals of mode-locked spins in InGaAs quantum dots

We have studied the Faraday rotation and ellipticity signals in ensembles of singly-charged (In,Ga)As/GaAs quantum dots by pump-probe spectroscopy. For degenerate pump and probe we observe that the Faraday rotation signal amplitude first grows with increasing the time separation between pump and probe before a decay is observed for large temporal separations. The temporal behavior of the ellipticity signal, on the other hand, is regular: its amplitude decays with the separation. By contrast, for detuned pump and probe the Faraday rotation and ellipticty signals both exhibit similar and conventional behavior. The experimental results are well described in the frame of a recently developed microscopic theory [Phys. Rev. B 80, 104436 (2009)]. The comparison between calculations and experimental data allows us to provide insight into the spectral dependence of the electron spin precession frequencies and extract the electron g-factor dependence on energy.

Circular ac Hall Effect

We report the observation of the circular ac Hall effect where the current is solely driven by the crossed ac electric and magnetic fields of circularly polarized radiation. Illuminating an unbiased monolayer sheet of graphene with circularly polarized terahertz radiation at room temperature generates - under oblique incidence - an electric current perpendicular to the plane of incidence, whose sign is reversed by switching the radiation helicity. Alike the classical dc Hall effect, the voltage is caused by crossed electric and magnetic fields which are however rotating with the light's frequency.
