Effective mass suppression in dilute, spin-polarized two-dimensional electron systems

We report effective mass (m*) measurements, via analyzing the temperature dependence of the Shubnikov-de Haas oscillations, for dilute, interacting, two-dimensional electron systems (2DESs) occupying a single conduction-band valley in AlAs quantum wells. When the 2DES is partially spin-polarized, m* is larger than its band value, consistent with previous results on various 2DESs. However, as we fully spin polarize the 2DES by subjecting it to strong parallel magnetic fields, m* is unexpectedly suppressed and falls even below the band mass.

Dynamics of Density Imbalanced Bilayer Holes in the Quantum Hall Regime

We report magnetotransport measurements on bilayer GaAs hole systems with unequal hole concentrations in the two layers. At magnetic fields where one layer is in the integer quantum Hall state and the other has bulk extended states at the Fermi energy, the longitudinal and Hall resistances of the latter are hysteretic, in agreement with previous measurements. For a fixed magnetic field inside this region and at low temperatures ($T\le$ 350 mK), the time evolutions of the longitudinal and Hall resistances show pronounced jumps followed by slow relaxations, with no end to the sequence of jumps. Our measurements demonstrate that the jumps occur simultaneously in pairs of contacts 170 $μ$m apart, and appear to involve changes in the charge configuration of the bilayer. In addition, the jumps can occur with either random or regular periods, excluding thermal fluctuations as a possible origin for the jumps. Finally, while remaining at a fixed field, we warm the sample to above 350 mK, where the jumps disappear. Upon recooling the sample below this temperature, the jumps reappear, indicating that the jumps do not result from nearly dissipationless eddy currents either.

Strain-induced Fermi contour anisotropy of GaAs 2D holes

We report measurements of magneto-resistance commensurability peaks, induced by a square array of anti-dots, in GaAs (311)A two-dimensional holes as a function of applied in-plane strain. The data directly probe the shapes of the Fermi contours of the two spin subbands that are split thanks to the spin-orbit interaction and strain. The experimental results are in quantitative agreement with the predictions of accurate energy band calculations, and reveal that the majority spin-subband has a severely distorted Fermi contour whose anisotropy can be tuned with strain.

Spin Susceptibility of Interacting Two-dimensional Electrons with Anisotropic Effective Mass

We report measurements of the spin susceptibility in dilute (rs up to 10) AlAs two-dimensional (2D) electrons occupying a single conduction-band valley with an anisotropic in-plane Fermi contour, characterized by longitudinal and transverse effective masses, ml and mt. As the density is decreased, the spin susceptibility is significantly enhanced over its band value, reflecting the role of interaction. Yet the enhancement is suppressed compared to the results of quantum Monte Carlo based calculations that take the finite thickness of the electron layer into account but assume an isotropic effective mass equal to sqrt(ml.mt). Proper treatment of an interacting 2D system with an anisotropic effective mass therefore remains a theoretical challenge.

Tunneling between Dilute GaAs Hole Layers

We report interlayer tunneling measurements between very dilute two-dimensional GaAs hole layers. Surprisingly, the shape and temperature-dependence of the tunneling spectrum can be explained with a Fermi liquid-based tunneling model, but the peak amplitude is much larger than expected from the available hole band parameters. Data as a function of parallel magnetic field reveal additional anomalous features, including a recurrence of a zero-bias tunneling peak at very large fields. In a perpendicular magnetic field, we observe a robust and narrow tunneling peak at total filling factor $ν_T=1$, signaling the formation of a bilayer quantum Hall ferromagnet.

NMR Study of Large Skyrmions in Al_{0.13}Ga_{0.87}As Quantum Wells

A nuclear magnetic resonance (NMR) study is reported of multiple (30) Al$_{0.13}$Ga$_{0.87}$As quantum well (QW) sample near the Landau level filling factor $ν=1$. In these Al$_{0.13}$Ga$_{0.87}$As QWs the effective $g$ factor is nearly zero. This can lead to two effects: vanishing electronic polarization $(P)$ and skyrmionic excitations composed of a huge number of spins. As small $P$ values cause an overlap of the NMR signals from the QW and barriers, a special technique was employed to allow these two signals to be distinguished. The QW signal corresponds to a small, negative, and very broad distribution of spin polarization that exhibits thermally induced depolarization. Such a distribution can be attributed to sample inhomogeneities and/or to large skyrmions, the latter possibility being favored by observation of a very fast $T_{2}^{-1}$ rate.

Anomalous giant piezoresistance in AlAs 2D electrons with anti-dot lattices

An AlAs two-dimensional electron system patterned with an anti-dot lattice exhibits a giant piezoresistance (GPR) effect, with a sign opposite to the piezoresistance observed in the unpatterned region. We trace the origin of this anomalous GPR to the non-uniform strain in the anti-dot lattice and the exclusion of electrons occupying the two conduction band valleys from different regions of the sample. This is analogous to the well-known giant magnetoresistance (GMR) effect, with valley playing the role of spin and strain the role of magnetic field.

Valley polarization and susceptibility of composite fermions around nu=3/2

We report magnetotransport measurements of fractional quantum Hall states in an AlAs quantum well around Landau level filling factor nu = 3/2, demonstrating that the quasiparticles are composite Fermions (CFs) with a valley degree of freedom. By monitoring the valley level crossings for these states as a function of applied symmetry-breaking strain, we determine the CF valley susceptibility and polarization. The data can be explained well by a simple Landau level fan diagram for CFs, and are in nearly quantitative agreement with the results reported for CF spin polarization.

Anisotropic low-temperature piezoresistance in (311)A GaAs two-dimensional holes

We report low-temperature resistance measurements in a modulation-doped, (311)A GaAs two-dimensional hole system as a function of applied in-plane strain. The data reveal a strong but anisotropic piezoresistance whose magnitude depends on the density as well as the direction along which the resistance is measured. At a density of $1.6\times10^{11}$ cm$^{-2}$ and for a strain of about $2\times10^{-4}$ applied along [01$\bar{1}$], e.g., the resistance measured along this direction changes by nearly a factor of two while the resistance change in the [$\bar{2}$33] direction is less than 10% and has the opposite sign. Our accurate energy band calculations indicate a pronounced and anisotropic deformation of the heavy-hole dispersion with strain, qualitatively consistent with the experimental data. The extremely anisotropic magnitude of the piezoresistance, however, lacks a quantitative explanation.

Strong Aharonov-Bohm oscillations in GaAs two-dimensional holes

We measured Aharonov-Bohm resistance oscillations in a shallow two-dimensional GaAs hole ring structure, defined by local anodic surface oxidation. The amplitude of the oscillations is about 10% of the ring resistance, the strongest seen in a hole system. In addition we observe resistance oscillations as a function of front gate bias at zero magnetic field. We discuss the results in light of spin interference in the ring and possible applications to spintronics.

Pinning modes and interlayer correlation in high magnetic field bilayer Wigner solids

We report studies of pinning mode resonances in the low total Landau filling (ν) Wigner solid of a series of bilayer hole samples with negligible interlayer tunneling, and with varying interlayer separation d. Comparison of states with equal layer densities (p,p) to single layer states (p,0) produced {in situ} by biasing, indicates that there is interlayer quantum correlation in the solid at small d. Also, the resonance frequency at small d is decreased just near ν=1/2 and 2/3, indicating the importance in the solid of correlations related to those in the fractional quantum Hall effects.

AlAs 2D electrons in an antidot lattice: Electron pinball with elliptical Fermi contours

We report ballistic transport measurements in a two-dimensional electron system confined to an AlAs quantum well and patterned with square antidot lattices of period $a = $0.6, 0.8, 1.0 and 1.5 $μ$m. In this system two in-plane conduction-band valleys with elliptical Fermi contours are occupied. The low-field magneto-resistance traces exhibit peaks corresponding to the commensurability of the cyclotron orbits and the antidot lattice. From the dependence of the position of the peak associated with the smallest commensurate orbit on electron density and $a$, we deduce the ratio of the longitudinal and transverse effective masses $m_l/m_t=5.2\pm 0.4$, a fundamental parameter for the anisotropic conduction bands in AlAs.

Tuning of the spin-orbit interaction in two-dimensional GaAs holes via strain

We report direct measurements of the spin-orbit interaction induced spin-splitting in a modulation-doped GaAs two-dimensional hole system as a function of anisotropic, in-plane strain. The change in spin-subband densities reveals a remarkably strong dependence of the spin-splitting on strain, with up to about 20% enhancement of the splitting upon the application of only about 2 x 10^{-4} strain. The results are in very good agreement with our numerical calculations of the strain-induced spin-splitting.

Dephasing Time of Two-Dimensional Holes in GaAs Open Quantum Dots

We report magnetotransport measurements of two-dimensional holes in open quantum dots, patterned either as a single-dot or an array of dots, on a GaAs quantum well. For temperatures $T$ below 500 mK, we observe signatures of coherent transport, namely, conductance fluctuations and weak antilocalization. From these effects, the hole dephasing time $τ_ϕ$ is extracted using the random matrix theory. While $τ_ϕ$ shows a $T$-dependence that lies between $T^{-1}$ and $T^{-2}$, similar to that reported for electrons, its value is found to be approximately one order of magnitude smaller.

Spin-valley phase diagram of the two-dimensional metal-insulator transition

Using symmetry breaking strain to tune the valley occupation of a two-dimensional (2D) electron system in an AlAs quantum well, together with an applied in-plane magnetic field to tune the spin polarization, we independently control the system's valley and spin degrees of freedom and map out a spin-valley phase diagram for the 2D metal-insulator transition. The insulating phase occurs in the quadrant where the system is both spin- and valley-polarized. This observation establishes the equivalent roles of spin and valley degrees of freedom in the 2D metal-insulator transition.

Quantized conductance in an AlAs 2D electron system quantum point contact

We report experimental results on a quantum point contact (QPC) device formed in a wide AlAs quantum well where the two-dimensional electrons occupy two in-plane valleys with elliptical Fermi contours. To probe the closely-spaced, one-dimensional electric subbands, we fabricated a point contact device defined by shallow-etching and a top gate that covers the entire device. The conductance versus top gate bias trace shows a series of weak plateaus at integer multiples of $2e^2/h$, indicating a broken valley degeneracy in the QPC and implying the potential use of QPC as a simple "valley filter" device. A model is presented to describe the quantized energy levels and the role of the in-plane valleys in the transport. We also observe a well-developed conductance plateau near $0.7x2e^2/h$ which may reflect the strong electron-electron interaction in the system.

Two-dimensional electrons occupying multiple valleys in AlAs

Two-dimensional electrons in AlAs quantum wells occupy multiple conduction-band minima at the X- points of the Brillouin zone. These valleys have large effective mass and g-factor compared to the stan-dard GaAs electrons, and are also highly anisotropic. With proper choice of well width and by applying symmetry-breaking strain in the plane, one can control the occupation of different valleys thus rendering a system with tuneable effective mass, g-factor, Fermi contour anisotropy, and valley degeneracy. Here we review some of the rich physics that this system has allowed us to explore.

Zeeman splitting of interacting two-dimensional electrons with two effective masses

We have realized an AlAs two-dimensional electron system in which electrons occupy conduction-band valleys with different Fermi contours and effective masses. In the quantum Hall regime, we observe both resistivity spikes and persistent gaps at crossings between the Landau levels originating from these two valleys. From the positions of the spikes in tilted magnetic field and measurements of the energy gaps away from the crossings, we find that, after occupation of the minority valley, the spin susceptibility drops rapidly, and the electrons possess a {\it single} interaction-enhanced g-factor, despite the dissimilarity of the two occupied valleys.
