Non-volatile memory based on PZT/FeGa thin film memtranstor

The PZT/FeGa thin film memtranstor was prepared and the modulation of the magnetoelectric coefficient by external magnetic and electric fields was studied. The magnetoelectric coefficient of the PZT/FeGa memtranstor can be reversed by flipping the direction of magnetization of FeGa or ferroelectric polarization of PZT. Notably, the sign of the magnetoelectric coefficient can be switched repeatedly by reversing ferroelectric polarization of PZT when the external magnetic field remains constant. Moreover, the binary switching behavior can still be maintained under zero DC bias magnetic field. When the polarization direction remains stable, the magnetoelectric coefficient also does not change. This means that the magnetoelectric coefficient of PZT/FeGa is non-volatile. Furthermore, the retention and endurance characteristics of the PZT/FeGa thin film memtranstor have been investigated. These findings demonstrate the potential of the PZT/FeGa thin film memtranstor for non-volatile memory applications.

Extremely large anomalous Hall conductivity and unusual axial diamagnetism in a quasi-1D Dirac material La$_3$MgBi$_5$

Anomalous Hall effect (AHE), one of the most important electronic transport phenomena, generally appears in ferromagnetic materials but is rare in materials without magnetic elements. Here, we present a study of La$_3$MgBi$_5$, whose band structure carries multitype Dirac fermions. Although magnetic elements are absent in La$_3$MgBi$_5$, clear signals of AHE can be observed. In particular, the anomalous Hall conductivity is extremely large, reaching 42,356 $Ω^{-1}$ cm$^{-1}$ with an anomalous Hall angle of 8.8 %, the largest one that has been observed in the current AHE systems. The AHE is suggested to originate from the combination of skew scattering and Berry curvature. Another unique property discovered in La$_3$MgBi$_5$ is the axial diamagnetism. The diamagnetism is significantly enhanced and dominates the magnetization in the axial directions, which is the result of restricted motion of the Dirac fermion at Fermi level. Our findings not only establish La$_3$MgBi$_5$ as a suitable platform to study AHE and quantum transport, but also indicate the great potential of 315-type Bi-based materials for exploring novel physical properties.

Exchange bias in van der Waals MnBi$_2$Te$_4$/Cr$_2$Ge$_2$Te$_6$ heterostructure

The layered van der Waals (vdW) material MnBi$_2$Te$_4$ is an intrinsic magnetic topological insulator with various topological phases such as quantum anomalous Hall effect (QAHE) and axion states. However, both the zero-field and high-temperature QAHE are not easy to realize. It is theoretically proposed that the exchange bias can be introduced in the MnBi2Te4/ferromagnetic (FM) insulator heterostructures and thus opens the surface states gap, making it easier to realize the zero-field or high-temperature QAHE. Here we report the electrically tunable exchange bias in the van der Waals MnBi$_2$Te$_4$/Cr$_2$Ge$_2$Te$_6$ heterostructure. The exchange bias emerges over a critical magnetic field and reaches the maximum value near the magnetic band gap. Moreover, the exchange bias was experienced by the antiferromagnetic (AFM) MnBi$_2$Te$_4$ layer rather than the FM layer. Such van der Waals heterostructure provides a promising platform to study the novel exchange bias effect and explore the possible high-temperature QAHE.

Quantum electric-dipole liquid on a triangular lattice

Geometric frustrations and quantum mechanical fluctuations may prohibit the formation of long-range ordering even at the lowest temperature, and therefore liquid-like ground states could be expected. A good example is the quantum spin liquid in frustrated magnets that represents an exotic phase of matter and is attracting enormous interests. Geometric frustrations and quantum fluctuations can happen beyond magnetic systems. Here we propose that quantum electric-dipole liquids, analogs to quantum spin liquids, could emerge in frustrated dielectrics where antiferroelectrically coupled small electric dipoles reside on a triangular lattice. The quantum paraelectric hexaferrite BaFe12O19, in which small electric dipoles originated from the off-center displacement of Fe3+ in the FeO5 bipyramids constitute a two-dimensional triangular lattice, represents a promising candidate to generate the anticipated electric-dipole liquid. We present a series of experimental evidences, including dielectric permittivity, heat capacity, and thermal conductivity measured down to 66 mK, to reveal the existence of a nontrivial ground state in BaFe12O19, characterized by itinerant low-energy excitations with a small gap, to which we interpret as an exotic liquid-like quantum phase. The quantum electric-dipole liquids in frustrated dielectrics open up a fresh playground for fundamental physics and may find applications in quantum information and computation as well.

Non-d$^0$ Electric Dipole in FeO$_5$ bipyramid: a New Resource for Quantum Paraelectrics, Ferroelectrics and Multiferroics

Electric polarization in conventional ferroelectric oxides usually involves nonmagnetic transition-metal ions with an empty d shell (the d$^0$ rule). Here we unravel a new mechanism for local electric dipoles based on magnetic Fe$^{3+}$ (3d$^5$) ion violating the d$^0$ rule. The competition between the long-range Coulomb interaction and short-range Pauli repulsion in a FeO$_5$ bipyramid with proper lattice parameters would favor an off-center displacement of Fe$^{3+}$ that induces a local electric dipole. The manipulation of this kind of non-d$^0$ electric dipoles opens up a new route for generating unconventional dielectrics, ferroelectrics, and multiferroics. As a prototype example, we show that the non-d$^0$ electric dipoles in ferrimagnetic hexaferrites (Ba,Sr)Fe$_{12}$O$_{19}$ lead to a new family of magnetic quantum paraelectrics.
