Temperature dependent optical properties of $\varepsilon$-Ga$_2$O$_3$ thin films

We determined the complex dielectric functions of $\varepsilon$-Ga$_2$O$_3$ using optical transmittance and reflectance spectroscopies at temperatures from 10 K to room temperature. The measured dielectric-function spectra reveal distinct structures at a bandgap energy. We fitted a model dielectric function based on the electronic energy-band structure to these experimental data. We analyzed the temperature dependence of the band-gap with a model based on phonon dispersion effects. One could explain it in terms of phonon-related parameters such as the optical phonon temperature. We compare phonon-related properties of $\varepsilon$-Ga$_2$O$_3$ with those of a large variety of element and binary semiconductors.

Photoreflectance spectroscopy of BiOCl epitaxial thin films

We have observed a new optical transition in the photoreflectance spectra of indirect-gap BiOCl thin films, which were grown on SrTiO$_3$ substrates. The position of this transition is close in energy to its bulk critical point energy. Moreover, these are significantly lower than a higher-lying direct-type critical point from an energetic point of view. The spectral line shape analysis for our observed signal suggests the presence of an excitonic effect of this compound. We determined its dependence of the optical anomaly on temperature ranging from 80 K to room temperature. We adopted the Varshni model for this analysis. At last, we compared phononic properties of BiOCl with those of an element and binary semiconductors.

Ultrafast optical control of magnetization in EuO thin films

All-optical pump-probe detection of magnetization precession has been performed for ferromagnetic EuO thin films at 10 K. We demonstrate that the circularly-polarized light can be used to control the magnetization precession on an ultrafast time scale. This takes place within the 100 fs duration of a single laser pulse, through combined contribution from two nonthermal photomagnetic effects, i.e., enhancement of the magnetization and an inverse Faraday effect. From the magnetic field dependences of the frequency and the Gilbert damping parameter, the intrinsic Gilbert damping coefficient is evaluated to be α \approx 3\times10^-3.

Ultrafast Time-Resolved Faraday Rotation in EuO Thin Films

We have investigated the ultrafast spin dynamics in EuO thin films by time-resolved Faraday rotation spectroscopy. The photoinduced magnetization is found to be increased in a transient manner, accompanied with subsequent demagnetization. The dynamical magnetization enhancement showed a maximum slightly below the Curie temperature with prolonged tails toward both lower and higher temperatures and dominates the demagnetization counterpart at 55 K. The magnetization enhancement component decays in ~1 ns. The realization of the transient collective ordering is attributable to the enhancement of the f-d exchange interaction.

Ferromagnetism of cobalt-doped anatase TiO$_2$ studied by bulk- and surface-sensitive soft x-ray magnetic circular dichroism

We have studied magnetism in anatase Ti$_{1-x}$Co$_x$O$_{2-δ}$ ({\it x} = 0.05) thin films with various electron carrier densities, by soft x-ray magnetic circular dichroism (XMCD) measurements at the Co $L_{2,3}$ absorption edges. For electrically conducting samples, the magnetic moment estimated by XMCD was $<$ 0.3 $μ_B$/Co using the surface-sensitive total electron yield (TEY) mode, while it was 0.3-2.4 $μ_B$/Co using the bulk-sensitive total fluorescence yield (TFY) mode. The latter value is in the same range as the saturation magnetization 0.6-2.1 $μ_B$/Co deduced by SQUID measurement. The magnetization and the XMCD intensity increased with carrier density, consistent with the carrier-induced origin of the ferromagnetism.

Bulk and Surface Magnetization of Co atoms in Rutile Ti_[1-x]Co_xO_[2-delta] Thin Films Revealed by X-Ray Magnetic Circular Dichroism

We have studied magnetism in Ti_[1-x]Co_xO_[2-δ] thin films with various x and δby soft x-ray magnetic circular dichroism (XMCD) measurements at the Co L_[2,3] absorption edges. The estimated ferromagnetic moment by XMCD was 0.15-0.24 μβ/Co in the surface, while in the bulk it was 0.82-2.25 μβ/Co, which is in the same range as the saturation magnetization of 1.0-1.5 μβ/Co. Theseresults suggest that the intrinsic origin of the erromagnetism. The smaller moment of Co atom at surface is an indication of a magnetically dead layer of a few nm thick at the surface of the thin films.

Indication of intrinsic room-temperature ferromagnetism in Ti1-xCoxO2-d thin film: An x-ray magnetic circular dichroism study

Soft x-ray magnetic circular dichroism (XMCD) measurements at the Co L2,3 edges of Co doped rutile TiO2 at room temperature have revealed clear multiplet features characteristic of ferromagnetic Co2+ ions coordinated by O2- ions, being in sharp contrast to the featureless XMCD spectrum of Co metal or metallic clusters. The absorption and XMCD spectra agree well with a full atomic-multiplet calculation for the Co2+ high-spin state in the D2h-symmetry crystal field at the Ti site in rutile TiO2. The results indicate that the ferromagnetism arises from the Co2+ ions substituting the Ti4+ ions.

Signature of Carrier-Induced Ferromagnetism in Ti_{1-x}Co_{x}O_{2-delta}: Exchange Interaction Between High-Spin Co 2+ and the Ti 3d Conduction Band

X-ray photoemission spectroscopy measurements were performed on thin-film samples of rutile Ti_{1-x}Co_{x}O_{2-delta} to reveal the electronic structure. The Co 2p core level spectra indicate that the Co ions take the high-spin Co 2+ configuration, consistent with substitution on the Ti site. The high spin state and the shift due to the exchange splitting of the conduction band suggest strong hybridization between carriers in the Ti 3d t2g band and the t2g states of the high-spin Co 2+. These observations support the argument that room temperature ferromagnetism in Ti_{1-x}Co_{x}O_{2-delta} is intrinsic.

A ferromagnetic oxide semiconductor as spin injection electrode in magnetic tunnel junction

A magnetic tunnel junctions composed of room temperature ferromagnetic semiconductor rutile Ti1-xCoxO2-d and ferromagnetic metal Fe0.1Co0.9 separated by AlOx barrier showed positive tunneling magnetoresistance (TMR) with a ratio of ~11 % at 15 K, indicating that Ti1-xCoxO2-d can be used as a spin injection electrode. The TMR decreased with increasing temperature and vanished above 180 K. TMR action at high temperature is likely prohibited by the inelastic tunneling conduction due to the low quality of the amorphous barrier layer and/or the junction interface.

Evolution of ferromagnetic circular dichroism coincident with magnetization and anomalous Hall effect in Co-doped rutile TiO2

Magnetic circular dichroism (MCD) of rutile Ti1-xCoxO2-d is systematically examined with various x and d to reveal a phase diagram for the appearance of ferromagnetism at higher carrier concentration and Co content. The phase diagram exactly matches with that determined from anomalous Hall effect (AHE). The magnetic field dependence of MCD also shows good coincidence with those of the magnetization and AHE. The coincidence of these independent measurements strongly suggests single and intrinsic ferromagnetic origin.

Magnetic oxide semiconductors

Magnetic oxide semiconductors, oxide semiconductors doped with transition metal elements, are one of the candidates for a high Curie temperature ferromagnetic semiconductor that is important to realize semiconductor spintronics at room temperature. We review in this paper recent progress of researches on various magnetic oxide semiconductors. The magnetization, magneto-optical effect, and magneto-transport such as anomalous Hall effect are examined from viewpoint of feasibility to evaluate the ferromagnetism. The ferromagnetism of Co-doped TiO2 and transition metal-doped ZnO is discussed.

Spin-related magnetoresistance of n-type ZnO:Al and Zn_{1-x}Mn_{x}O:Al thin films

Effects of spin-orbit coupling and s-d exchange interaction are probed by magnetoresistance measurements carried out down to 50 mK on ZnO and Zn_{1-x}Mn_{x}O with x = 3 and 7%. The films were obtained by laser ablation and doped with Al to electron concentration ~10^{20} cm^{-3}. A quantitative description of the data for ZnO:Al in terms of weak-localization theory makes it possible to determine the coupling constant λ_{so} = (4.4 +- 0.4)*10^{-11} eVcm of the kp hamiltonian for the wurzite structure, H_{so} = λ_{so}*c(s x k). A complex and large magnetoresistance of Zn_{1-x}Mn_{x}O:Al is interpreted in terms of the influence of the s-d spin-splitting and magnetic polaron formation on the disorder-modified electron-electron interactions. It is suggested that the proposed model explains the origin of magnetoresistance observed recently in many magnetic oxide systems.

Modeling and simulation of polycrystalline ZnO thin-film transistors

Thin film transistors (TFTs) made of transparent channel semiconductors such as ZnO are of great technological importance, because their insensitivity to visible light makes device structures simple. In fact, several demonstrations are made on ZnO TFT achieving reasonably good field effect mobilities of 1-10 cm2/Vs, but reveal insufficient device performances probably due to the presence of dense grain boundaries. We have modeled grain boundaries in ZnO thin film transistors (TFTs) and performed device simulation using a two-dimensional device simulator for understanding the grain boundary effects on the device performance. Actual polycrystalline ZnO TFT modeling is commenced with considering a single grain boundary in the middle of the TFT channel formulating with a Gaussian defect distribution localized in the grain boundary. A double Shottky barrier is formed in the grain boundary and its barrier height are analyzed as functions of defect density and gate bias. The simulation is extended to the TFTs with many grain boundaries to quantitatively analyze the potential profiles developed along the channel. One of the big contrasts of polycrystalline ZnO TFT compared with a polycrystalline Si TFT is that much smaller nanoscaled grain size induces heavy overlap of double Shottky barriers. Through the simulation, we can estimate the total trap state density localized in the grain boundaries for a polycrystalline ZnO by knowing apparent mobility and grain size in the device.

Carrier induced ferromagnetism in room temperature ferromagnetic semiconductor rutile TiO2 doped with Co

A ferromagnetic semiconductor, rutile (Ti,Co)O2, exhibits anomalous Hall effect at room temperature. Strong dependence of the anomalous Hall effect, as well as the magneto-optic response, on the carrier concentration suggests carrier induced ferromagnetism in this compound. Both ferromagnetic responses are caused by the charge carriers at the band edge of host semiconductor, indicating possibilities of spintronics devices operable at room temperature.

Exploration of oxide-based diluted magnetic semiconductors toward transparent spintronics

A review is given for the recent progress of research in the field of oxide-based diluted magnetic semiconductor (DMS), which was triggered by combinatorial discovery of transparent ferromagnet. The possible advantages of oxide semiconductor as a host of DMS are described in comparison with conventional compound semiconductors. Limits and problems for identifying novel ferromagnetic DMS are described in view of recent reports in this field. Several characterization techniques are proposed in order to eliminate unidentified ferromagnetism of oxide-based DMS (UFO). Perspectives and possible devices are also given.

Magneto-Optical Spectroscopy of Anatase TiO2 Doped with Co

Magneto-optical spectroscopy of a transparent ferromagnetic semiconductor, anatase TiO2 doped with Co, is carried out at room temperature. A large magneto-optical response with ferromagnetic field dependence is observed throughout from ultraviolet to visible range and increases with increasing Co content or carrier concentration. The magnitude of magnetic circular dichroism (MCD) per unit thickness has a peak around the absorption edge such a huge value of ~10400 degree/cm at 3.57 eV for a 10 mol% Co-doped specimen. Although the results are not sufficient to prove that the ferromagnetism is in the ordinary framework of diluted magnetic semiconductors, the coexistence of Co impurity and mobile carrier is shown to transform the band structure of host TiO2 to generate ferromagnetism.
