Molecular-beam epitaxy of (Zn,Mn)Se on Si(100)

We have investigated the growth by molecular-beam epitaxy of the II-VI diluted magnetic semiconductor (Zn,Mn)Se on As-passivated Si(100) substrates. The growth start has been optimized by using low-temperature epitaxy. Surface properties were assessed by Nomarski and scanning electron microscopy. Optical properties of (Zn,Mn)Se have been studied by photoluminescence and a giant Zeeman splitting of up to 30 meV has been observed. Our observations indicate a high crystalline quality of the epitaxial films.

Detection of electrical spin injection by light-emitting diodes in top- and side-emission configuration

Detection of the degree of circular polarization of the electroluminescence of a light-emitting diode fitted with a spin injecting contact (a spin-LED) allows for a direct determination of the spin polarization of the injected carriers. Here, we compare the detection efficiency of (Al,Ga)As spin-LEDs fitted with a (Zn,Be,Mn)Se spin injector in top- and side-emission configuration. In contrast with top emission, we cannot detect the electrical spin injection in side emission from analysing the degree of circular polarization of the electroluminescence. To reduce resonant optical pumping of quantum-well excitons in the side emission, we have analysed structures with mesa sizes as small as 1 micron.

Optical Method for Determination of Carrier Density in Modulation Doped Quantum Wells

An optical method is suggested to determine the concentration of two-dimensional electrons in modulation-doped quantum wells at low and moderate electron densities between 10^{9} and 2x10^{11} cm^{-2}. The method is based on an analysis of magneto-reflectivity spectra of charged excitons (trions). The circular polarization degree and the oscillator strength of the charged excitons contain information about the density and spin polarization of two-dimensional electron gas. The method is applied to CdTe/(Cd,Mg)Te and ZnSe/Zn,Mg)(S,Se) heterostructures.

Binding Energy of Charged Excitons in ZnSe-based Quantum Wells

Excitons and charged excitons (trions) are investigated in ZnSe-based quantum well structures with (Zn,Be,Mg)Se and (Zn,Mg)(S,Se) barriers by means of magneto-optical spectroscopy. Binding energies of negatively () and positively (X+) charged excitons are measured as functions of quantum well width, free carrier density and in external magnetic fields up to 47 T. The binding energy of shows a strong increase from 1.4 to 8.9 meV with decreasing quantum well width from 190 to 29 A. The binding energies of X+ are about 25% smaller than the binding energy in the same structures. The magnetic field behavior of and X+ binding energies differ qualitatively. With growing magnetic field strength, increases its binding energy by 35-150%, while for X+ it decreases by 25%. Zeeman spin splittings and oscillator strengths of excitons and trions are measured and discussed.

Inhomogeneous Broadening of Exciton Lines in Magneto-Optical Reflection from CdTe/CdMgTe Quantum Wells

An approach is proposed to determine parameters of homogeneous and inhomogeneous broadening for reflection lines of quasi-two-dimensional excitons in semiconductor quantum well structures. A phenomenological model is developed taking into account fluctuations of the exciton energy which are expected to cause inhomogeneous broadening of exciton reflectivity lines. This concept is applied to magneto-optical studies of CdTe/(Cd,Mg)Te single quantum well heterostructures containing a two-dimensional electron gas. By the analysis of excitonic reflection spectra in magnetic fields the parameters of homogeneous and inhomogeneous broadening of the exciton as well as their temperature dependencies were obtained.

Effect of spin-glass order on magnetic polarons in semimagnetic semiconductors

A theory accounting for the specific features of magnetic polarons (MP) in the presence of spin glass order is presented. We derive and solve selfconsistent equations for i) the polaron magnetisation, ii) the thermodynamically averaged carrier--spin, and iii) for the spin glass order parameter. The temperature dependence of these quantities is analysed in detail. The modification of the spin glass phase due to the presence of the exchange field of the carrier inside the magnetic polaron volume is investigated. The onset of spin glass order leads to a plateau--like flattening in the temperature dependence of the MP energy at low temperatures. It is found that solutions of spin glass equations are needed to optimally fit the experimental data of the temperature dependence of the exciton magnetic polaron (EMP) energy in (Cd,Mn)Te. Moreover, the dynamical aspects of the MP formation are discussed. Our model predicts qualitatively different temperature dependences of the MP formation time in different dynamical scenarios.
