Point contact Andreev reflection spectroscopy of NdFeAsO_0.85

The newly discovered oxypnictide family of superconductors show very high critical temperatures of up to 55K. Whilst there is growing evidence that suggests a nodal order parameter, point contact Andreev reflection spectroscopy can provide crucial information such as the gap value and possibly the number of energy gaps involved. For the oxygen deficient NdFeAsO0.85 with a Tc of 45.5K, we show that there is clearly a gap value at 4.2K that is of the order of 7meV, consistent with previous studies on oxypnictides with lower Tc. Additionally, taking the spectra as a function of gold tip contact pressure reveals important changes in the spectra which may be indicative of more complex physics underlying this structure.

Common Features in Electronic Structure of the Fe-Based Layered Superconductors from Photoemission Spectroscopy

High resolution photoemission measurements have been carried out on non-superconducting LaOFeAs parent compound and various superconducting R(O1-xFx)FeAs (R=La, Ce and Pr) compounds. We found that the parent LaOFeAs compound shows a metallic character. Through extensive measurements, we have identified several common features in the electronic structure of these Fe-based compounds: (1). 0.2 eV feature in the valence band; (2). A universal 13~16 meV feature; (3). A clear Fermi cutoff showing zero leading-edge shift in the superconducting state;(4). Lack of superconducting coherence peak(s); (5). Near EF spectral weight suppression with decreasing temperature. These universal features can provide important information about band structure, superconducting gap and pseudogap in these Fe-based materials.

Superconductivity at 53.5 K in GdFeAsO1-delta

Here we report the fabrication and superconductivity of the iron-based arsenic-oxide GdFeAsO1-delta compound with oxygen-deficiency, which has an onset resistivity transition temperature at 53.5 K. This material has a same crystal structure as the newly discovered high-Tc ReFeAsO1-delta family (Re = rare earth metal) and a further reduced crystal lattice, while the Tc starts to decrease compared with the SmFeAsO1-delta system.

Superconductivity in iron-based F-doped layered quaternary compound Nd[O1-xFx]FeAs

The recently discovered quaternary arsenide oxide superconductor La[O1-xFx]FeAs with the superconducting critical transition temperature (Tc) of 26 K [1], has been quickly expanded to another high-Tc superconducting system beyond copper oxides by the replacement of La with other rare earth elements, such as Sm, Ce, and Pr etc. [2-4], and the Pr[O1-xFx]FeAs has become to be the first non-cuprate superconductor that holding a Tc above 50 K. All these arsenide (including phosphide) superconductors formed in a same tetragonal layered structure with the space group P4/nmm which has an alternant stacked Fe-As layer and RO (R = rare earth metals) layer. Here we report the discovery of another superconductor in this system, the neodymium-arsenide Nd[O1-xFx]FeAs with an resistivity onset Tc of 51.9 K, which is the second non-cuprate compound that superconducts above 50 K.

Superconductivity at 55 K in iron-based F-doped layered quaternary compound Sm[O1-xFx]FeAs

Here we report the superconductivity in the iron-based oxyarsenide Sm[O1-xFx]FeAs, with the onset resistivity transition temperature at 55.0 K and Meissner transition at 54.6 K. This compound has the same crystal structure as LaOFeAs with shrunk crystal lattices, and becomes the superconductor with the highest critical temperature among all materials besides copper oxides.

Muon-spin rotation studies of SmFeAsO_0.85 and NdFeAsO_0.85 superconductors

Measurements of the in-plane magnetic field penetration depth λ_{ab} in Fe-based superconductors with the nominal composition SmFeAsO_0.85 (T_c\simeq52K) and NdFeAsO_0.85 (T_c\simeq51K) were carried out by means of muon-spin-rotation. The absolute values of λ_{ab} at T=0 were found to be 189(5)nm and 195(5)nm for Sm and Nd substituted samples, respectively. The analysis of the magnetic penetration depth data within the Uemura classification scheme, which considers the correlation between the superconducting transition temperature T_c and the effective Fermi temperature T_F, reveal that both families of Fe-based superconductors (with and without fluorine) falls to the same class of unconventional superconductors.

Superconductivity and Phase Diagram in the Iron-based Arsenic-oxides ReFeAsO1-delta (Re = rare earth metal) without F-Doping

Here we report a new class of superconductors prepared by high pressure synthesis in the quaternary family ReFeAsO1-delta (Re = Sm, Nd, Pr, Ce, La) without fluorine doping. The onset superconducting critical temperature (Tc) in these compounds increases with the reduction of Re atom size, and the highest Tc obtained so far is 55 K in SmFeAsO1-delta. For the NdFeAsO1-delta system with different oxygen concentration a dome-shaped phase diagram was found.

Superconductivity at 41.0 K in the F-doped LaFeAsO1-xFx

Here we report the superconductivity in the LaFeAsO1-xFx system prepared by high pressure synthesis. The highest onset superconducting transition temperature (Tc) in this La-based system is 41.0 K with the nominal composition of LaFeAsO1-xFx (x = 0.6), which is higher than that reported previously by ambient pressure synthesis. The increase of Tc can be attributed to the further shrinkage of crystal lattice that causes the stronger chemical pressure on the Fe-As plane, which is induced by the increased F-doping level under high pressure synthesis.

Superconductivity at 52 K in iron-based F-doped layered quaternary compound Pr[O1-xFx]FeAs

Since the discovery of copper oxide superconductor in 1986 [1], extensive efforts have been devoted to the search of new high-Tc superconducting materials, especially high-Tc systems other than cuprates. The recently discovered quaternary superconductor La[O1-xFx]FeAs with the superconducting critical transition Tc of 26 K [2], which has a much simple layered structure compared with cuprates, has attracted quick enthusiasm and is going to become a new high-Tc system [3-6]. Here we report the discovery of bulk superconductivity in the praseodymium-arsenide oxides Pr[O1-xFx]FeAs with an onset drop of resistivity as high as 52 K, and the unambiguous zero-resistivity and Meissner transition at low temperature, which will place these quaternary compounds to another high-Tc superconducting system explicitly.

Identification of a New Form of Electron Coupling in Bi2Sr2CaCu2O8 Superconductor by Laser-Based Angle-Resolved Photoemission

Laser-based angle-resolved photoemission measurements with super-high resolution have been carried out on an optimally-doped Bi$_2$Sr$_2$CaCu$_2$O$_8$ high temperature superconductor. New high energy features at $\sim$115 meV and $\sim$150 meV, besides the prominent $\sim$70 meV one, are found to develop in the nodal electron self-energy in the superconducting state. These high energy features, which can not be attributed to electron coupling with single phonon or magnetic resonance mode, point to the existence of a new form of electron coupling in high temperature superconductors.

High Energy Dispersions in Bi2Sr2CaCu2O8 High Temperature Superconductor from Laser-Based Angle-Resolved Photoemission

Super-high resolution laser-based angle-resolved photoemission (ARPES) measurements have been carried out on the high energy electron dynamics in Bi2Sr2CaCu2O8 (Bi2212) high temperature superconductor. Momentum dependent measurements provide new insights on the nature of high energy kink at 200~400 meV and high energy dispersions. The strong dichotomy between the MDC- and EDC-derived bands is revealed which raises critical issues about its origin and which one represents intrinsic band structure. The MDC-derived high energy features are affected by the high-intensity valence band at higher binding energy and may not be intrinsic.

High photo-excited carrier multiplication by charged InAs dots in AlAs/GaAs/AlAs resonant tunneling diode

We present an approach for the highly sensitive photon detection based on the quantum dots (QDs) operating at temperature of 77K. The detection structure is based on an AlAs/GaAs/AlAs double barrier resonant tunneling diode combined with a layer of self-assembled InAs QDs (QD-RTD). A photon rate of 115 photons per second had induced 10nA photocurrent in this structure, corresponding to the photo-excited carrier multiplication factor of 10^7. This high multiplication factor is achieved by the quantum dot induced memory effect and the resonant tunneling tuning effect of QD-RTD structure.

Metastable state involved resonant tunneling through single InAs/GaAs quantum dot

A scheme of resonant tunneling through the metastable state of semiconductor quantum dot is presented and implemented in the transport study of freestanding InAs quantum dots grown on GaAs(001) under illumination using conductive atomic force microscopy. The metastable state is achieved by capturing one photoexcited Fermi hole in the valence energy level of InAs quantum dot. Resonant tunneling through single quantum dot can be observed at room temperature due to the existence of metastable state. The amplitude of tunneling current depends on the barrier arrangement and the concentration of photoexcited holes around the quantum dot, but is found steady when the height of dot varies from 1.8 to 9.9 nm, which are in good agreement with the proposed model. The experiment demonstrates a solution of room temperature operated single electron device to amplify the photocurrent by the singularity of resonant tunneling in epitaxial quantum dot.

Carrier Dynamics in Submonolayer InGaAs/GaAs Quantum Dots

Carrier dynamics of submonolayer (SML) InGaAs/GaAs quantum dots (QDs) were studied by micro-photoluminecence (MPL), selectively excited photoluminescence (SEPL), and time-resolved photoluminescence (TRPL). MPL and SEPL show the coexistence of localized and delocalized states, and different local phonon modes. TRPL reveal shorter recombination lifetimes and longer capture times for the QDs with higher emission energy. This suggests that the smallest SML QDs are formed by perfectly vertically correlated 2D InAs islands, having the highest In content and the lowest emission energy, while a slight deviation from the perfectly vertical correlation produces larger QDs with lower In content and higher emission energy.

One-Dimensional Hole Gas in Germanium/Silicon Nanowire Heterostructures

Two-dimensional electron and hole gas systems, enabled through band structure design and epitaxial growth on planar substrates, have served as key platforms for fundamental condensed matter research and high performance devices. The analogous development of one-dimensional (1D) electron or hole gas systems through controlled growth on 1D nanostructure substrates, which could open up opportunities beyond existing carbon nanotube and nanowire systems, has not been realized. Here we report the synthesis and transport studies of a 1D hole gas system based on a free-standing germanium/silicon (Ge/Si) core/shell nanowire heterostructure. Room temperature electrical transport measurements show clearly hole accumulation in undoped Ge/Si nanowire heterostructures, in contrast to control experiments on single component nanowires. Low-temperature studies show well controlled Coulomb blockade oscillations when the Si shell serves as a tunnel barrier to the hole gas in the Ge channel. Transparent contacts to the hole gas also have been reproducibly achieved by thermal annealing. In such devices, we observe conductance quantization at low temperatures, corresponding to ballistic transport through 1D subbands, where the measured subband energy spacings agree with calculations for a cylindrical confinement potential. In addition, we observe a 0.7 structure, which has been attributed to spontaneous spin polarization, suggesting the universality of this phenomenon in interacting 1D systems. Lastly, the conductance exhibits little temperature dependence, consistent with our calculation of reduced backscattering in this 1D system, and suggests that transport is ballistic even at room temperature.

First-Principles Simulations of Inelastic Electron Tunneling Spectroscopyof Molecular Junctions

A generalized Green's function theory is developed to simulate the inelastic electron tunneling spectroscopy (IETS) of molecular junctions. It has been applied to a realistic molecular junction with an octanedithiolate embedded between two gold contacts in combination with the hybrid density functional theory calculations. The calculated spectra are in excellent agreement with recent experimental results. Strong temperature dependence of the experimental IETS spectra is also reproduced. It is shown that the IETS is extremely sensitive to the intra-molecular conformation and to the molecule-metal contact geometry.

First Principle Study of Electron Transport in Single-Walled Carbon Nanotubes of 2 to 22 nm in Length

An elongation method based on ab initio quantum chemistry approaches is presented. It allows to study electronic structures and coherent electron transportation properties of single-walled carbon nanotubes (SWCNTs) up to 22nm in length using the hybrid density functional theory. The 22nm long SWCNT, consisting of more than ten thousands electrons, is the largest carbon nanotube that has ever been studied at such a sophisticated all-electron level. Interesting oscillating behaviour of the energy gap with respect to the length of the nanotube is revealed. The calculated current-voltage characteristics of SWCNTs are in excellent agreement with recent experimental results. It confirms the experimental observation that a 15nm long SWCNT is still largely a ballistic transport device. The proposed elongation method opens up a new door for the first principle study of nano- and bio-electronics.

Coherent Single Charge Transport in Molecular-Scale Silicon Nanowire Transistors

We report low-temperature electrical transport studies of molecule-scale silicon nanowires. Individual nanowires exhibit well-defined Coulomb blockade oscillations characteristic of charge addition to a single nanostructure with length scales up to at least 400 nm. Further studies demonstrate coherent charge transport through discrete single particle quantum levels extending the whole device, and show that the ground state spin configuration follows the Lieb-Mattis theorem. In addition, depletion of the nanowires suggests that phase coherent single-dot characteristics are accessible in a regime where correlations are strong.
