First Demonstration of Flip DRAM from Process, Architecture to System to Push DRAM Scaling beyond 4F2: 2F2 Self-aligned Flip Vertical Channel Transistor (FVCT) DRAM and Flip WL (FWL) 3D-DRAM

For the first time, we proposed a novel stacking technology for DRAM scaling by flipping and backside processes, making full use of DRAM wafer's backside and investigating it on both 4F2 and 3D-DRAM. For 4F2 VCT, 2F2 Flip VCT featuring self-aligned back-to-back stacked 1T1C bitcell, with various BL and WL configurations, were studied and key process modules such as self-aligned stacked vertical channel, BL and WL formations, wafer bonding and flipping, substrate thinning and low-R Co storage node (SN) were successfully developed, addressing the potential thermal, misalign and parasitic concerns in the Flip VCT process. A full DRAM DTCO framework was also established from device to mat and chip level. Compared to 4F2 VCT DRAM with the same mat size, 2F2 FVCT delivers 27.5% less parasitics, 11% better sense margin, 16.3% higher charge sharing (CS) speed and 50% less area. For 3D-DRAM, a brand-new flip WL staircase design with peripheral circuit innovations was studied and proved to have 25% density gain, 15.1% faster turn-on speed and 6.8% less CS time, proving further extendibility of flip technology on DRAM.

From Flip FET to Flip 3D Integration (F3D): Maximizing the Scaling Potential of Wafer Both Sides Beyond Conventional 3D Integration

In this work, we proposed a new 3D integration technology: the Flip 3D integration (F3D), consisting of the 3D transistor stacking, the 3D dual-sided interconnects, the 3D die-to-die stacking and the dual-sided Monolithic 3D (M3D). Based on a 32-bit FFET RISCV core, besides the scaling benefits of the Flip FET (FFET), the dual-sided signal routing shows even more routing flexibility with 6.8% area reduction and 5.9% EDP improvement. Novel concepts of Multi-Flipping processes (Double Flips and Triple Flips) were proposed to relax the thermal budget constraints in the F3D and thus support the dual-sided M3D in the F3D. The core's EDP and frequency are improved by up to 3.2% and 2.3% respectively, after BEOL optimizations based on the Triple Flips compared with unoptimized ones.

A Novel Energy-Efficient Salicide-Enhanced Tunnel Device Technology Based on 300mm Foundry Platform Towards AIoT Applications

This work demonstrates a novel energy-efficient tunnel FET (TFET)-CMOS hybrid foundry platform for ultralow-power AIoT applications. By utilizing the proposed monolithic integration process, the novel complementary n and p-type Si TFET technology with dopant segregated source junction and self-aligned drain underlap design is successfully integrated into a 300mm CMOS baseline process without CMOS performance penalty and any new materials, experimentally demonstrating the large Ion and record high Ion/Ioff ratio of 10^7 among TFETs by industry-manufacturers. The device performance and variability are also co-optimized for high-volume production. Further circuit-level implementations are presented based on the calibrated compact model. The proposed TFET-CMOS hybrid logic and SRAM topologies show significant energy efficiency improvement with comparable operation speed compared with standard CMOS circuits, indicating its great potential for power-constraint AIoT applications.
