Room temperature spin-orbit torque efficiency and magnetization switching in SrRuO3-based heterostructures

Spin-orbit torques (SOTs) from transition metal oxides (TMOs) in conjunction with magnetic materials have recently attracted tremendous attention for realizing high-efficient spintronic devices. SrRuO3 is a promising candidate among TMOs due to its large and tunable SOT-efficiency as well as high conductivity and chemical stability. However, a further study for benchmarking the SOT-efficiency and realizing SOT-driven magnetization switching in SrRuO3 is still highly desired so far. Here, we systematically study the SOT properties of high-quality SrRuO3 thin film heterostructuring with different magnetic alloys of both IMA and PMA configuration by the harmonic Hall voltage technique. Our results indicate that SrRuO3 possesses pronounced SOT-efficiency of about 0.2 at room temperature regardless of the magnetic alloys, which is comparable to typical heavy metals (HMs). Furthermore, we achieve SOT-driven magnetization switching with a low threshold current density of 3.8x10^10 A/m^2, demonstrating the promising potential of SrRuO3 for practical devices. By making a comprehensive comparison with HMs, our work unambiguously benchmarks the SOT properties and concludes the advantages of SrRuO3, which may bring more diverse choices for SOT applications by utilizing hybrid-oxide/metal and all-oxide systems.

Anisotropic linear and nonlinear charge-spin conversion in topological semimetal SrIrO3

Over the past decade, utilizing spin currents in the linear response of electric field to manipulate magnetization states via spin-orbit torques (SOTs) is one of the core concepts for realizing a multitude of spintronic devices. Besides the linear regime, recently, nonlinear charge-spin conversion under the square of electric field has been recognized in a wide variety of materials with nontrivial spin textures, opening an emerging field of nonlinear spintronics. Here, we report the investigation of both linear and nonlinear charge-spin conversion in one single topological semimetal SrIrO3(110) thin film that hosts strong spin-orbit coupling and nontrivial spin textures in the momentum space. In the nonlinear regime, the observation of crystalline direction dependent response indicates the presence of anisotropic surface states induced spin-momentum locking near the Fermi level. Such anisotropic spin textures also give rise to spin currents in the linear response regime, which mainly contributes to the fieldlike SOT component. Our work demonstrates the power of combination of linear and nonlinear approaches in understanding and utilizing charge-spin conversion in topological materials.

Plasmonic nanocrystals with complex shapes for photocatalysis and growth: Contrasting anisotropic hot-electron generation with the photothermal effect

In plasmonics, and particularly in plasmonic photochemistry, the effect of hot-electron generation is an exciting phenomenon driving new fundamental and applied research. However, obtaining a microscopic description of the hot-electron states represents a challenging problem, limiting our capability to design efficient nanoantennas exploiting these excited carriers. This paper addresses this limitation and studies the spatial distributions of the photophysical dynamic parameters controlling the local surface photochemistry on a plasmonic nanocrystal. We found that the generation of energetic electrons and holes in small plasmonic nanocrystals with complex shapes is strongly position-dependent and anisotropic, whereas the phototemperature across the nanocrystal surface is nearly uniform. Our formalism includes three mechanisms for the generation of excited carriers: the Drude process, the surface-assisted generation of hot-electrons in the sp-band, and the excitation of interband d-holes. Our computations show that the hot-carrier generation originating from these mechanisms reflects the internal structure of hot spots in nanocrystals with complex shapes. The injection of energetic carriers and increased surface phototemperature are driving forces for photocatalytic and photo-growth processes on the surface of plasmonic nanostructures. Therefore, developing a consistent microscopic theory of such processes is necessary for designing efficient nanoantennas for photocatalytic applications.

Emergence of insulating ferrimagnetism and perpendicular magnetic anisotropy in 3d-5d perovskite oxide composite films for insulator spintronic

Magnetic insulators with strong perpendicular magnetic anisotropy (PMA) play a key role in exploring pure spin current phenomena and developing ultralow-dissipation spintronic devices, thereby it is highly desirable to develop new material platforms. Here we report epitaxial growth of La2/3Sr1/3MnO3 (LSMO)-SrIrO3 (SIO) composite oxide films (LSMIO) with different crystalline orientations fabricated by sequential two-target ablation process using pulsed laser deposition. The LSMIO films exhibit high crystalline quality with homogeneous mixture of LSMO and SIO at atomic level. Ferrimagnetic and insulating transport characteristics are observed, with the temperature-dependent electric resistivity well fitted by Mott variable-range-hopping model. Moreover, the LSMIO films show strong PMA. Through further constructing all perovskite oxide heterostructures of the ferrimagnetic insulator LSMIO and a strong spin-orbital coupled SIO layer, pronounced spin Hall magnetoresistance (SMR) and spin Hall-like anomalous Hall effect (SH-AHE) were observed. These results illustrate the potential application of the ferrimagnetic insulator LSMIO in developing all-oxide ultralow-dissipation spintronic devices.

Category-Adaptive Domain Adaptation for Semantic Segmentation

Unsupervised domain adaptation (UDA) becomes more and more popular in tackling real-world problems without ground truth of the target domain. Though tedious annotation work is not required, UDA unavoidably faces two problems: 1) how to narrow the domain discrepancy to boost the transferring performance; 2) how to improve pseudo annotation producing mechanism for self-supervised learning (SSL). In this paper, we focus on UDA for semantic segmentation task. Firstly, we introduce adversarial learning into style gap bridging mechanism to keep the style information from two domains in the similar space. Secondly, to keep the balance of pseudo labels on each category, we propose a category-adaptive threshold mechanism to choose category-wise pseudo labels for SSL. The experiments are conducted using GTA5 as the source domain, Cityscapes as the target domain. The results show that our model outperforms the state-of-the-arts with a noticeable gain on cross-domain adaptation tasks.

deGraphCS: Embedding Variable-based Flow Graph for Neural Code Search

With the rapid increase in the amount of public code repositories, developers maintain a great desire to retrieve precise code snippets by using natural language. Despite existing deep learning based approaches(e.g., DeepCS and MMAN) have provided the end-to-end solutions (i.e., accepts natural language as queries and shows related code fragments retrieved directly from code corpus), the accuracy of code search in the large-scale repositories is still limited by the code representation (e.g., AST) and modeling (e.g., directly fusing the features in the attention stage). In this paper, we propose a novel learnable deep Graph for Code Search (calleddeGraphCS), to transfer source code into variable-based flow graphs based on the intermediate representation technique, which can model code semantics more precisely compared to process the code as text directly or use the syntactic tree representation. Furthermore, we propose a well-designed graph optimization mechanism to refine the code representation, and apply an improved gated graph neural network to model variable-based flow graphs. To evaluate the effectiveness of deGraphCS, we collect a large-scale dataset from GitHub containing 41,152 code snippets written in C language, and reproduce several typical deep code search methods for comparison. Besides, we design a qualitative user study to verify the practical value of our approach. The experimental results have shown that deGraphCS can achieve state-of-the-art performances, and accurately retrieve code snippets satisfying the needs of the users.

Efficient single-emitter plasmonic patch antenna fabrication by novel deterministic in situ optical lithography using spatially modulated light

Single-emitter plasmonic patch antennas are room-temperature deterministic single photon sources, which exhibit highly accelerated and directed single photon emission. However, for efficient operation these structures require three-dimensional nanoscale deterministic control of emitter positioning within the device, which is a demanding task, esp. when emitter damage during fabrication is a major concern. To overcome this limitation, our deterministic room-temperature in situ optical lithography protocol uses spatially modulated light to position a plasmonic structure non-destructively on any selected single-emitter with three-dimensional nanoscale control. In this paper we analyze the emission statistics of such plasmonic antennas that embed a deterministically positioned single colloidal CdSe/CdS quantum dot that highlight acceleration and brightness of emission. We demonstrate that the antenna induces a 1000-fold increase in the emitter absorption cross-section, and under high pumping, these antennas show nonlinearly enhanced emission.

Lateral modulation of magnetic anisotropy in tricolor 3d-5d oxide superlattices

Manipulating magnetic anisotropy (MA) purposefully in transition metal oxides (TMOs) enables the development of oxide-based spintronic devices with practical applications. Here, we report a pathway to reversibly switch the lateral magnetic easy-axis via interfacial oxygen octahedral coupling (OOC) effects in 3d-5d tricolor superlattices, i.e. [SrIrO3,mRTiO3,SrIrO3,2La0.67Sr0.33MnO3]10 (RTiO3: SrTiO3 and CaTiO3). In the heterostructures, the anisotropy energy (MAE) is enhanced over one magnitude to ~106 erg/cm3 compared to La0.67Sr0.33MnO3 films. Moreover, the magnetic easy-axis is reversibly reoriented between (100)- and (110)-directions by changing the RTiO3. Using first-principles density functional theory calculations, we find that the SrIrO3 owns a large single-ion anisotropy due to its strong spin-orbit interaction. This anisotropy can be reversibly controlled by the OOC, then reorient the easy-axis of the superlattices. Additionally, it enlarges the MAE of the films via the cooperation with a robust orbital hybridization between the Ir and Mn atoms. Our results indicate that the tricolor superlattices consisting of 3d and 5d oxides provide a powerful platform to study the MA and develop oxide-based spintronic devices.

Cooperative control of perpendicular magnetic anisotropy via crystal structure and orientation in single-crystal flexible SrRuO3 membranes

Flexible magnetic materials with robust and controllable perpendicular magnetic anisotropy (PMA) are highly desirable for developing flexible high-performance spintronic devices. However, it is still challenge to fabricate PMA films through current techniques of direct deposition on polymers. Here, we report a facile method for synthesizing single-crystal freestanding SrRuO3 (SRO) membranes with controlled crystal structure and orientation using water-soluble Ca3-xSrxAl2O6 sacrificial layers. Through cooperative effect of crystal structure and orientation engineering, flexible SrRuO3 membranes reveal highly tunable magnetic anisotropy from in-plane to our-of-plane with a remarkable PMA energy of 7.34*106 erg/cm3. Based on the first-principles calculations, it reveals that the underlying mechanism of PMA modulation is intimately correlated with structure-controlled Ru 4d-orbital occupation, as well as the spin-orbital matrix element differences, dependent on the crystal orientation. In addition, there are no obvious changes of the magnetism after 10,000 bending cycles, indicating an excellent magnetism reliability in the prepared films. This work provides a feasible approach to prepare the flexible oxide films with strong and controllable PMA.

Isostructural Metal-Insulator Transition Driven by Dimensional-Crossover in SrIrO3 Heterostructures

Dimensionality reduction induced metal-insulator transitions in oxide heterostructures are usually coupled with structural and magnetic phase transitions, which complicate the interpretation of the underlying physics. Therefore, achieving isostructural MIT is of great importance for fundamental physics and even more for applications. Here, we report an isostructural metal-insulator transition driven by dimensional-crossover in spin-orbital coupled SrIrO3 films. By using in-situ pulsed laser deposition and angle-resolved photoemission spectroscopy, we synthesized and investigated the electronic structure of SrIrO3 ultrathin films with atomic-layer precision. Through inserting orthorhombic CaTiO3 buffer layers, we demonstrate that the crystal structure of SrIrO3 films remains bulk-like with similar oxygen octahedra rotation and tilting when approaching the ultrathin limit. We observe that a dimensional-crossover metal-insulator transition occurs in isostructural SrIrO3 films. Intriguingly, we find the bandwidth of Jeff=3/2 states reduces with lowering the dimensionality and drives the metal-insulator transition. Our results establish a bandwidth controlled metal-insulator transition in the isostructural SrIrO3 thin films.

Spectrally multiplexed heralded single photon source at telecom-band

Heralded single photon source (HSPS) is an important way in generating genuine single photon, having advantages of experimental simplicity and versatility. However, HSPS intrinsically suffers from the trade-off between the heralded single photon rate and the single photon purity. To overcome this, one can apply multiplexing technology in different degrees of freedom to enhance the performance of HSPS. Here, by employing spectral multiplexing and active feed-forward spectral manipulating, we demonstrate a HSPS at 1.5 μm telecom-band. Our experimental results show that the spectral multiplexing effectively erases the frequency correlation of pair source and significantly improves the heralded single photon rate while keeping the g{^(^2^)}(0) as low as 0.0006{\pm}0.0001. The Hong-Ou-Mandel interference between the heralded single photons and photons from an independent weak coherent source indicates a high indistinguishability. Our results pave a way for scalable HSPS by spectral multiplexing towards deterministic single photon emission.

Room-temperature on-chip orbital angular momentum single-photon sources

On-chip photon sources carrying orbital angular momentum (OAM) are in demand for high-capacity optical information processing in both classical and quantum regimes. However, currently-exploited integrated OAM sources have been primarily limited to the classical regime. Herein, we demonstrate a room-temperature on-chip integrated OAM source that emits well-collimated single photons, with a single-photon purity of g(2)(0) = 0.22, carrying entangled spin and orbital angular momentum states and forming two spatially separated entangled radiation channels with different polarization properties. The OAM-encoded single photons are generated by efficiently outcoupling diverging surface plasmon polaritons excited with a deterministically positioned quantum emitter via Archimedean spiral gratings. Our OAM single-photon sources bridge the gap between conventional OAM manipulation and nonclassical light sources, enabling high-dimensional and large-scale photonic quantum systems for information processing.

Droplet Epitaxy of Semiconductor Nanostructures for Quantum Photonic Devices

The long dreamed quantum internet would consist of a network of quantum nodes (solid-state or atomic systems) linked by flying qubits, naturally based on photons, travelling over long distances at the speed of light, with negligible decoherence. A key component is a light source, able to provide single or entangled photon pairs. Among the different platforms, semiconductor quantum dots are very attractive, as they can be integrated with other photonic and electronic components in miniaturized chips. In the early 1990s two approaches were developed to synthetize self-assembled epitaxial semiconductor quantum dots (QDs), or artificial atoms, namely the Stranski-Krastanov (SK) and the droplet epitaxy (DE) method. Because of its robustness and simplicity, the SK method became the workhorse to achieve several breakthroughs in both fundamental and technological areas. The need for specific emission wavelengths or structural and optical properties has nevertheless motivated further research on the DE method and its more recent development, the local-droplet-etching (LDE), as complementary routes to obtain high quality semiconductor nanostructures. The recent reports on the generation of highly entangled photon pairs, combined with good photon indistinguishability, suggest that DE and LDE QDs may complement (and sometime even outperform) conventional SK InGaAs QDs as quantum emitters. We present here a critical survey of the state of the art of DE and LDE, highlighting the advantages and weaknesses, the obtained achievements and the still open challenges, in view of applications in quantum communication and technology.

Marangoni Convection-Driven Laser Fountains and Waves on Free Surfaces of Liquids

It is well accepted that an outward Marangoni convection from a low surface tension region will make the surface depressed. Here, we report that this established perception is only valid for thin liquid films. Using surface laser heating, we show that in deep liquids a laser beam actually pulls up the fluid above the free surface generating fountains with different shapes. Whereas with decreasing liquid depth a transition from fountain to indentation with fountain in-indentation is observed. Further, high-speed imaging reveals a transient surface process before steady elevation is formed, and this dynamic deformation is subsequently utilized to resonantly excite giant surface waves by a modulated laser beam. Computational fluid dynamics models reveal the underlying flow patterns and quantify the depth-dependent and time-resolved surface deformations. Our discoveries and techniques have upended the century-old perception and opened up a new regime of interdisciplinary research and applications of Marangoni-induced interface phenomena and optocapillary fluidic surfaces-the control of fluids with light.

Observation of an Unusual Colossal Anisotropic Magnetoresistance Effect in an Antiferromagnetic Semiconductor

Searching for novel antiferromagnetic materials with large magnetotransport response is highly demanded for constructing future spintronic devices with high stability, fast switching speed, and high density. Here we report a colossal anisotropic magnetoresistance effect in an antiferromagnetic binary compound with layered structure rare-earth dichalcogenide EuTe2. The AMR reaches 40000%, which is 4 orders of magnitude larger than that in conventional antiferromagnetic alloys. Combined magnetization, resistivity, and theoretical analysis reveal that the colossal AMR effect is attributed to a novel mechanism of vector-field tunable band structure, rather than the conventional spin-orbit coupling mechanism. Moreover, it is revealed that the strong hybridization between orbitals of Eu-layer with localized spin and Te-layer with itinerant carriers is extremely important for the large AMR effect. Our results suggest a new direction towards exploring AFM materials with prominent magnetotransport properties, which creates an unprecedented opportunity for AFM spintronics applications.

High-performance quantum entanglement generation via cascaded second-order nonlinear processes

In this paper, we demonstrate the generation of high-performance entangled photon-pairs in different degrees of freedom from a single piece of fiber pigtailed periodically poled LiNbO$_3$ (PPLN) waveguide. We utilize cascaded second-order nonlinear optical processes, i.e. second-harmonic generation (SHG) and spontaneous parametric down conversion (SPDC), to generate photon-pairs. Previously, the performance of the photon pairs is contaminated by Raman noise photons from the fiber pigtails. Here by integrating the PPLN waveguide with noise rejecting filters, we obtain a coincidence-to-accidental ratio (CAR) higher than 52,600 with photon-pair generation and detection rate of 52.3 kHz and 3.5 kHz, respectively. Energy-time, frequency-bin and time-bin entanglement is prepared by coherently superposing correlated two-photon states in these degrees of freedom, respectively. The energy-time entangled two-photon states achieve the maximum value of CHSH-Bell inequality of S=2.708$\pm$0.024 with a two-photon interference visibility of 95.74$\pm$0.86%. The frequency-bin entangled two-photon states achieve fidelity of 97.56$\pm$1.79% with a spatial quantum beating visibility of 96.85$\pm$2.46%. The time-bin entangled two-photon states achieve the maximum value of CHSH-Bell inequality of S=2.595$\pm$0.037 and quantum tomographic fidelity of 89.07$\pm$4.35%. Our results provide a potential candidate for quantum light source in quantum photonics.

G-DARTS-A: Groups of Channel Parallel Sampling with Attention

Differentiable Architecture Search (DARTS) provides a baseline for searching effective network architectures based gradient, but it is accompanied by huge computational overhead in searching and training network architecture. Recently, many novel works have improved DARTS. Particularly, Partially-Connected DARTS(PC-DARTS) proposed the partial channel sampling technique which achieved good results. In this work, we found that the backbone provided by DARTS is prone to overfitting. To mitigate this problem, we propose an approach named Group-DARTS with Attention (G-DARTS-A), using multiple groups of channels for searching. Inspired by the partially sampling strategy of PC-DARTS, we use groups channels to sample the super-network to perform a more efficient search while maintaining the relative integrity of the network information. In order to relieve the competition between channel groups and keep channel balance, we follow the attention mechanism in Squeeze-and-Excitation Network. Each group of channels shares defined weights thence they can provide different suggestion for searching. The searched architecture is more powerful and better adapted to different deployments. Specifically, by only using the attention module on DARTS we achieved an error rate of 2.82%/16.36% on CIFAR10/100 with 0.3GPU-days for search process on CIFAR10. Apply our G-DARTS-A to DARTS/PC-DARTS, an error rate of 2.57%/2.61% on CIFAR10 with 0.5/0.4 GPU-days is achieved.

Strain-engineering of the charge and spin-orbital interactions in Sr2IrO4

In the high spin-orbit coupled Sr2IrO4, the high sensitivity of the ground state to the details of the local lattice structure shows a large potential for the manipulation of the functional properties by inducing local lattice distortions. We use epitaxial strain to modify the Ir-O bond geometry in Sr2IrO4 and perform momentum-dependent Resonant Inelastic X-ray Scattering (RIXS) at the metal and at the ligand sites to unveil the response of the low energy elementary excitations. We observe that the pseudospin-wave dispersion for tensile-strained Sr2IrO4 films displays large softening along the [h,0] direction, while along the [h,h] direction it shows hardening. This evolution reveals a renormalization of the magnetic interactions caused by a strain-driven crossover from anisotropic to isotropic interactions between the magnetic moments. Moreover, we detect dispersive electron-hole pair excitations which shift to lower (higher) energies upon compressive (tensile) strain, manifesting a reduction (increase) in the size of the charge gap. This behavior shows an intimate coupling between charge excitations and lattice distortions in Sr2IrO4, originating from the modified hopping elements between the t2g orbitals. Our work highlights the central role played by the lattice degrees of freedom in determining both the pseudospin and charge excitations of Sr2IrO4 and provides valuable information towards the control of the ground state of complex oxides in the presence of high spin-orbit coupling.
