Improved optomechanical disk resonator sitting on a pedestal mechanical shield

We experimentally demonstrate the controlled enhancement of the mechanical quality factor Q of GaAs disk optomechanical resonators. Disks vibrating at 1.3 GHz with a mechanical shield integrated in their pedestal show a Q improvement by a factor 10 to 16. The structure is modeled numerically and different modes of vibration are observed, which shed light on the Q enhancement mechanism. An optimized double-disk geometry is presented that promises Q above the million for a large parameter range.

Direct observation of Dirac cones and a flatband in a honeycomb lattice for polaritons

Two-dimensional lattices of coupled micropillars etched in a planar semiconductor microcavity offer a workbench to engineer the band structure of polaritons. We report experimental studies of honeycomb lattices where the polariton low-energy dispersion is analogous to that of electrons in graphene. Using energy-resolved photoluminescence we directly observe Dirac cones, around which the dynamics of polaritons is described by the Dirac equation for massless particles. At higher energies, we observe p orbital bands, one of them with the nondispersive character of a flatband. The realization of this structure which holds massless, massive and infinitely massive particles opens the route towards studies of the interplay of dispersion, interactions, and frustration in a novel and controlled environment.

Fractal energy spectrum of a polariton gas in a Fibonacci quasi-periodic potential

We report on the study of a polariton gas confined in a quasi-periodic one dimensional cavity, described by a Fibonacci sequence. Imaging the polariton modes both in real and reciprocal space, we observe features characteristic of their fractal energy spectrum such as the opening of mini-gaps obeying the gap labeling theorem and log-periodic oscillations of the integrated density of states. These observations are accurately reproduced solving an effective 1D Schrödinger equation, illustrating the potential of cavity polaritons as a quantum simulator in complex topological geometries.

An electrically injected photon-pair source at room temperature

One of the main challenges for future quantum information technologies is miniaturization and integration of high performance components in a single chip. In this context, electrically driven sources of non-classical states of light have a clear advantage over optically driven ones. Here we demonstrate the first electrically driven semiconductor source of photon pairs working at room temperature and telecom wavelength. The device is based on type-II intracavity Spontaneous Parametric Down-Conversion in an AlGaAs laser diode and generates pairs at 1.57 $μ$m. Time-correlation measurements of the emitted pairs give an internal generation efficiency of $7 \times 10^{-11}$ pairs/injected electron. The capability of our platform to support generation, manipulation and detection of photons opens the way to the demonstration of massively parallel systems for complex quantum operations.

Direct high-resolution characterization of quantum correlations via classical measurements

Quantum optics plays a central role in the study of fundamental concepts in quantum mechanics, and in the development of new technological applications. Typical experiments employ non-classical light, such as entangled photons, generated by parametric processes. The standard characterization of the sources by quantum tomography, which relies on detecting the pairs themselves and thus requires single photon detectors, limits both measurement speed and accuracy. Here we show that the spectral characterization of the quantum correlations generated by two-photon sources can be directly performed classically with an unprecedented spectral resolution. This streamlined technique has the potential to speed up design and testing of massively parallel integrated sources by providing a fast and reliable quality control procedure. Adapting our method to explore other degrees of freedom would allow the complete characterization of biphoton states generated by parametric processes.

Bell states generation on a III-V semiconductor chip at room temperature

We demonstrate the generation of polarization-entangled photon pairs at room temperature and telecom wavelength in a AlGaAs semiconductor waveguide. The source is based on spontaneous parametric down conversion with a counterpropagating phase-matching scheme. The quality of the two-photon state is assessed by the reconstruction of the density matrix giving a raw fidelity to a Bell state of 0.83; a theoretical model, taking into account the experimental parameters, provides ways to understand and control the amount of entanglement. Its compatibility with electrical injection, together with the high versatility of the generated two-photon state, make this source an attractive candidate for completely integrated quantum photonics devices.

Frequency cavity pulling induced by a single semiconductor quantum dot

We investigate the emission properties of a single semiconductor quantum dot deterministically coupled to a confined optical mode in the weak coupling regime. A strong pulling, broadening and narrowing of the cavity mode emission is evidenced when changing the spectral detuning between the emitter and the cavity. These features are theoretically accounted for by considering the phonon assisted emission of the quantum dot transition. These observations highlight a new situation for cavity quantum electrodynamics involving spectrally broad emitters.

Realization of a double barrier resonant tunneling diode for cavity polaritons

We report on the realization of a double barrier resonant tunneling diode for cavity polaritons, by lateral patterning of a one-dimensional cavity. Sharp transmission resonances are demonstrated when sending a polariton flow onto the device. We use a non-resonant beam can be used as an optical gate and control the device transmission. Finally we evidence distortion of the transmission profile when going to the high density regime, signature of polariton-polariton interactions.

Cavity-enhanced real-time monitoring of single charge jumps at the microsecond timescale

We use fast coherent reflectivity measurements, in a strongly-coupled quantum dot-micropillar device, to monitor in real-time single-charge jumps at the microsecond timescale. Thanks to the strong enhancement of light-matter interaction inside the cavity, the measurement rate is five orders of magnitude faster than with previous experiments of direct single-charge sensing with quantum dots. The monitored transitions, identified at any given time with a less than 0.2% error probability, correspond to a carrier being captured and then released by a single material defect. This high-speed technique opens the way for the real-time monitoring of other rapid single quantum events, such as the quantum jumps of a single spin.

Irreversible magnetization switching using surface acoustic waves

An analytical and numerical approach is developped to pinpoint the optimal experimental conditions to irreversibly switch magnetization using surface acoustic waves (SAWs). The layers are magnetized perpendicular to the plane and two switching mechanisms are considered. In precessional switching, a small in-plane field initially tilts the magnetization and the passage of the SAW modifies the magnetic anisotropy parameters through inverse magneto-striction, which triggers precession, and eventually reversal. Using the micromagnetic parameters of a fully characterized layer of the magnetic semiconductor (Ga,Mn)(As,P), we then show that there is a large window of accessible experimental conditions (SAW amplitude/wave-vector, field amplitude/orientation) allowing irreversible switching. As this is a resonant process, the influence of the detuning of the SAW frequency to the magnetic system's eigenfrequency is also explored. Finally, another - non-resonant - switching mechanism is briefly contemplated, and found to be applicable to (Ga,Mn)(As,P): SAW-assisted domain nucleation. In this case, a small perpendicular field is applied opposite the initial magnetization and the passage of the SAW lowers the domain nucleation barrier.

Electric-field control of the magnetic anisotropy in an ultrathin (Ga,Mn)As/(Ga,Mn)(As,P) bilayer

We report on the electric control of the magnetic anisotropy in an ultrathin ferromagnetic (Ga,Mn)As/(Ga,Mn)(As,P) bilayer with competing in-plane and out-of-plane anisotropies. The carrier distribution and therefore the strength of the effective anisotropy is controlled by the gate voltage of a field effect device. Anomalous Hall Effect measurements confirm that a depletion of carriers in the upper (Ga,Mn)As layer results in the decrease of the in-plane anisotropy. The uniaxial anisotropy field is found to decrease by a factor ~ 4 over the explored gate-voltage range, so that the transition to an out-of-plane easy-axis configuration is almost reached.

Optical pumping and non-destructive readout of a single magnetic impurity spin in an InAs/GaAs quantum dot

We report on the resonant optical pumping of the |\pm1> spin states of a single Mn dopant in an InAs/GaAs quantum dot embedded itself in a charge tuneable device. The experiment relies on a "W" scheme of transitions reached when a suitable longitudinal magnetic field is applied. The optical pumping is achieved via the resonant excitation of the central Λ system at the neutral exciton X0 energy. For a specific gate voltage, the red-shifted photoluminescence of the charged exciton X- is observed, which allows non-destructive readout of the spin polarization. An arbitrary spin preparation in the |+1> or |-1> state characterized by a polarization near or above 50% is evidenced.

Ultra-low threshold polariton lasing in photonic crystal cavities

The authors show clear experimental evidence of lasing of exciton polaritons confined in L3 photonic crystal cavities. The samples are based on an InP membrane in air containing five InAsP quantum wells. Polariton lasing is observed with thresholds as low as 120 nW, below the Mott transition, while conventional photon lasing is observed for a pumping power one to three orders of magnitude higher.

Definition of the stimulated emission threshold in high-$β$ nanoscale lasers through phase-space reconstruction

Nanoscale lasers sustain few optical modes so that the fraction of spontaneous emission $β$ funnelled into the useful (lasing) mode is high (of the order of few 10$^{-1}$) and the threshold, which traditionally corresponds to an abrupt kink in the light in- light out curve, becomes ill-defined. We propose an alternative definition of the threshold, based on the dynamical response of the laser, which is valid even for $β=1$ lasers. The laser dynamics is analyzed through a reconstruction of its phase-space trajectory for pulsed excitation. Crossing the threshold brings about a change in the shape of the trajectory and in the area contained in it. An unambiguous definition of the threshold in terms of this change is shown theoretically and illustrated experimentally in a photonic crystal laser.

Exchange constant and domain wall width in (Ga,Mn)(As,P) films with self-organization of magnetic domains

The incorporation of Phosphorus into (Ga,Mn)As epilayers allows for the tuning of the magnetic easy axis from in-plane to perpendicular-to-plane without the need for a (Ga,In)As template. For perpendicular easy axis, using magneto-optical imaging a self-organized pattern of up- and down-magnetized domains is observed for the first time in a diluted magnetic semiconductor. Combining Kerr microscopy, magnetometry and ferromagnetic resonance spectroscopy, the exchange constant and the domain wall width parameter are obtained as a function of temperature. The former quantifies the effective Mn-Mn ferromagnetic interaction. The latter is a key parameter for domain wall dynamics. The comparison with results obtained for (Ga,Mn)As/(Ga,In)As reveals the improved quality of the (Ga,Mn)As$_{1-y}$P$_y$ layers regarding domain wall pinning, an increase of the domain wall width parameter and of the effective Mn-Mn spin coupling. However, at constant Mn doping, no significant increase of this coupling is found with increasing P concentration in the investigated range.

Spontaneous formation and optical manipulation of extended polariton condensates

Cavity exciton-polaritons (polaritons) are bosonic quasi-particles offering a unique solid-state system to investigate interacting condensates. Up to now, disorder induced localization and short lifetimes have prevented the establishment of long range off diagonal order needed for any quantum manipulation of the condensate wavefunction. In this work, using a wire microcavity with polariton lifetimes ten times longer than in all previously existing samples, we show that polariton condensates can propagate over macroscopic distances outside the excitation area, while preserving their spontaneous spatial coherence. An extended condensate wave-function builds-up with a degree of spatial coherence larger than 50% over distances 50 times the polariton De Broglie wavelength. The expansion of the condensate is shown to be governed by the repulsive potential induced by photo-generated excitons within the excitation area. The control of this local potential offers a new and versatile method to manipulate extended polariton condensates. As an illustration, we demonstrate synchronization of extended condensates via controlled tunnel coupling and localization of condensates in a trap with optically controlled dimensions.

Magnetic anisotropy of singly Mn-doped InAs/GaAs quantum dots

We report on the micro-photoluminescence spectroscopy of InAs/GaAs quantum dots (QD) doped by a single Mn atom in a magnetic field either longitudinal or perpendicular to the optical axis. In both cases the spectral features of positive trion (X+) are found to split into strongly circularly polarized components, an effect very surprising in a perpendicular magnetic field. The field-induced splitting is ascribed to the transverse Zeeman splitting of the neutral acceptor complex A0 issued by the Mn impurity, whereas the circular optical selection rules result from the p-d exchange which acts as a very strong longitudinal magnetic field inhibiting the spin mixing by the transverse field of the QD heavy-hole ground state. A theoretical model of the spin interactions which includes (i) the local strain anisotropy experienced by the acceptor level and (ii) the anisotropic exchange due to the out-of-center Mn position provides a very good agreement with our observations.

Exciton polaritons in two-dimensional photonic crystals

Experimental evidence of strong coupling between excitons confined in a quantum well and the photonic modes of a two-dimensional dielectric lattice is reported. Both resonant scattering and photoluminescence spectra at low temperature show the anticrossing of the polariton branches, fingerprint of strong coupling regime. The experiments are successfully interpreted in terms of a quantum theory of exciton-photon coupling in the investigated structure. These results show that the polariton dispersion can be tailored by properly varying the photonic crystal lattice parameter, which opens the possibility to obtain the generation of entangled photon pairs through polariton stimulated scattering.
