Electron scattering on disordered double barrier GaAs-Al$_x$Ga$_{1-x}$As heterostructures

We present a novel model to calculate vertical transport properties such as conductance and current in unintentionally disordered double barrier GaAs-Al$_x$Ga$_{1-x}$As heterostructures. The source of disorder comes from interface roughness at the heterojunctions (lateral disorder) as well as spatial inhomogeneities of the Al mole fraction in the barriers (compositional disorder). Both lateral and compositional disorder break translational symmetry along the lateral direction and therefore electrons can be scattered off the growth direction. The model correctly describe channel mixing due to these elastic scattering events. In particular, for realistic degree of disorder, we have found that the effects of compositional disorder on transport properties are negligible as compared to the effects due to lateral disorder.

Motional narrowing effect in certain random binary lattices

We present a model for a class of random binary lattices by introducing a one-dimensional system where impurities are placed in one sublattice while host atoms lie on the other sublattice. The source of disorder is the stochastic fluctuation of the impurity energy from site to site. We study the optical absorption spectra and the peculiarities of the motional narrowing effect at the band edges for perturbative and nonperturbative degrees of disorder. Analytical results agree well with numerical simulations.

Electron states in a one-dimensional random binary alloy

We present a model for alloys of compound semiconductors by introducing a one-dimensional binary random system where impurities are placed in one sublattice while host atoms lie on the other sublattice. The source of disorder is the stochastic fluctuation of the impurity energy from site to site. Although the system is one-dimensional and random, we demonstrate analytical and numerically the existence of extended states in the neighborhood of a given resonant energy, which match that of the host atoms.

A simple model for the metal-insulator transition in a two-dimensional electron gas

We introduce an elementary model for the electrostatic self-consistent potential in a two-dimensional electron gas. By considering the perpendicular degree of freedom arising from the electron tunneling out of the system plane, we predict a threshold carrier density above which this effect is relevant. The predicted value agrees remarkably well with the onset for the insulator to quasi-metallic transition recently observed in several experiments in SiO2-Si and AlGaAs-GaAs heterojunctions.

Delocalization of states in two component superlattices with correlated disorder

Electron and phonon states in two different models of intentionally disordered superlattices are studied analytically as well as numerically. The localization length is calculated exactly and we found that it diverges for particular energies or frequencies, suggesting the existence of delocalized states for both electrons and phonons. Numerical calculations for the transmission coefficient support the existence of these delocalized states.

Motional narrowing effect in one-dimensional Frenkel chains with configurational disorder

We analyze the peculiarities of the motional narrowing effect in disordered one-dimensional Frenkel chains with off-diagonal disorder, induced by uncorrelated Gaussian fluctuations in the positions of the host units. A clear difference in the scaling laws with respect to the magnitude of the positional disorder and the chain size is found, as compared to those for uncorrelated diagonal disorder as well as for off-diagonal disorder modeled by uncorrelated randomness in the nearest-neighbor couplings. The origin of such a difference is discussed in detail.

Linear optical properties of one-dimensional Frenkel exciton systems with intersite energy correlations

We analyze the effects of intersite energy correlations on the linear optical properties of one-dimensional disordered Frenkel exciton systems. The absorption line width and the factor of radiative rate enhancement are studied as a function of the correlation length of the disorder. The absorption line width monotonously approaches the seeding degree of disorder on increasing the correlation length. On the contrary, the factor of radiative rate enhancement shows a non-monotonous trend, indicating a complicated scenario of the exciton localization in correlated systems. The concept of coherently bound molecules is exploited to explain the numerical results, showing good agreement with theory. Some recent experiments are discussed in the light of the present theory.

Experimental evidence of delocalized states in random dimer superlattices

We study the electronic properties of GaAs-AlGaAs superlattices with intentional correlated disorder by means of photoluminescence and vertical dc resistance. The results are compared to those obtained in ordered and uncorrelated disordered superlattices. We report the first experimental evidence that spatial correlations inhibit localization of states in disordered low-dimensional systems, as our previous theoretical calculations suggested, in contrast to the earlier belief that all eigenstates are localized.

Zero-energy peak of the density of states and localization properties of a one-dimensional Frenkel exciton: Off-diagonal disorder

We study a one-dimensional Frenkel Hamiltonian with off-diagonal disorder, focusing our attention on the physical nature of the zero-energy peak of the density of states. The character of excitonic states (localized or delocalized) is also examined in the vicinity of this peak. It is shown that the state being responsible for the peak is localized. A detailed comparison of the nearest-neighbor approach with the long-range dipole-dipole coupling is performed.

Optical absorption in Fibonacci lattices at finite temperature

We consider the dynamics of Frenkel excitons on quasiperiodic lattices, focusing our attention on the Fibonacci case as a typical example. We evaluate the absorption spectrum by solving numerically the equation of motion of the Frenkel-exciton problem on the lattice. Besides the main absorption line, satellite lines appear in the high-energy side of the spectra, which we have related to the underlying quasiperiodic order. The influence of lattice vibrations on the absorption line-shape is also considered. We find that the characteristic features of the absorption spectra should be observable even at room temperature. Consequently, we propose that excitons act as a probe of the topology of the lattice even when thermal vibrations reduce their quantum coherence.

Subband energy in two-band delta-doped semiconductors

We study electron dynamics in a two-band delta-doped semiconductor within the envelope-function approximation. Using a simple parametrization of the confining potential arising from the ionized donors in the delta-doping layer, we are able to find exact solutions of the Dirac-type equation describing the coupling of host bands. As an application we then consider Si delta-doped GaAs. In particular we find that the ground subband energy scales as a power law of the Si concentration per unit area in a wide range of doping levels. In addition, the coupling of host bands leads to a depression of the subband energy due to nonparabolicity effects.

Three-Dimensional Effects on the Electronic Structure of Quasiperiodic Systems

We report on a theoreticl study of the electronic structure of quasiperiodic, quasi-one-dimensional systems where fully three dimensional interaction potentials are taken into account. In our approach, the actual physical potential acting upon the electrons is replaced by a set of nonlocal separable potentials, leading to an exactly solvable Schrodinger equation. By choosing an appropriate trial potential, we obtain a discrete set of algebraic equations that can be mapped onto a general tight-binding-like equation. We introduce a Fibonacci sequence either in the strength of the on-site potentials or in the nearest-neighbor distances, and we find numerically that these systems present a highly fragmented, self-similar electronic spectrum, which becomes singular continuous in the thermodynamical limit. In this way we extend the results obtained so far in one-dimensional models to the three-dimensional case. As an example of the application of the model we consider the chain polymer case.

Extended states and dynamical localization in the random-dimer model

We study quantum diffusion of wavepackets in one-dimensional random binary subject to an applied electric field. We consider three different cases: Periodic, random, and random dimer (paired) lattices. We analyze the spatial extent of electronic wavepackets by means of the time-dependent inverse participatio ratio. We show that the delocalized states recently found in random dimer lattices become spatially localized under the action of the applied field (dynamical localization) but wavepackets are much less localized than in purely random lattices. We conclude that the resonant tunneling effects causing delocalization play an important role even in the presence of the electric field.

FIBONACCI SUPERLATTICES OF NARROW-GAP III-V SEMICONDUCTORS

We report theoretical electronic structure of Fibonacci superlattices of narrow-gap III-V semiconductors. Electron dynamics is accurately described within the envelope-function approximation in a two-band model. Quasiperiodicity is introduced by considering two different III-V semiconductor layers and arranging them according to the Fibonacci series along the growth direction. The resulting energy spectrum is then found by solving exactly the corresponding effective-mass (Dirac-like) wave equation using tranfer-matrix techniques. We find that a self-similar electronic spectrum can be seen in the band structure. Electronic transport properties of samples are also studied and related to the degree of spatial localization of electronic envelope-functions via Landauer resistance and Lyapunov coefficient. As a working example, we consider type II InAs/GaSb superlattices and discuss in detail our results in this system.

Transport properties of nonlinear double-barrier structures

We introduce a solvable model of a nonlinear double-barrier structure, described by a generalized effective-mass equation with a nonlinear coupling term. This model is interesting in its own right for possible new applications, as well as to help understand the combined effect of spatial correlations and nonlinearity on disordered systems. Although we specifically discuss the application of the model to electron transport in semiconductor devices, our results apply to other contexts, such as nonlinear optical phenomena. Our model consists of finite width barriers and nonlinearities are dealt with separately in the barriers and in the well, both with and without applied electric fields. We study a wide range of nonlinearity coupling values. When the nonlinear term is only present in the barriers, a sideband is observed in addition to the main resonance and, as a consequence, the current-voltage characteristics present two peaks at different voltages. In this case, the phenomenology remains basically the same through all the considered variation of the parameters. When the well is the component exhibiting nonlinearity, the results depend strongly on the nonlinear coefficient. For small values, the current-voltage characteristics exhibit lower and upper voltage cutoffs. This phenomenon is not present at higher nonlinearities, and eventually linear-like behavior is recovered. We complete this exhaustive study with an analysis of the effects of having simultaneously both kinds of nonlinear couplings. We conclude the paper with a summary of our results, their technological implications, and a prospective discussion of the consequences of our work for more complex systems.

Soliton pinning by long-range order in aperiodic systems

We investigate propagation of a kink soliton along inhomogeneous chains with two different constituents, arranged either periodically, aperiodically, or randomly. For the discrete sine-Gordon equation and the Fibonacci and Thue-Morse chains taken as examples, we have found that the phenomenology of aperiodic systems is very peculiar: On the one hand, they exhibit soliton pinning as in the random chain, although the depinning forces are clearly smaller. In addition, solitons are seen to propagate differently in the aperiodic chains than on periodic chains with large unit cells, given by approximations to the full aperiodic sequence. We show that most of these phenomena can be understood by means of simple collective coordinate arguments, with the exception of long range order effects. In the conclusion we comment on the interesting implications that our work could bring about in the field of solitons in molecular (e.g., DNA) chains.

X-Ray Reflectivity of Fibonacci Multilayers

We have numerically computed the reflectivity of X-ray incident normally onto Fibonacci multilayers, and compared the results with those obtained in periodic approximant multilayers. The constituent layers are of low and high refractive indices with the same thickness. Whereas reflectivity of periodic approximant multilayers changes only slightly with increasing the number of layers, Fibonacci multilayers present a completely different behaviour. In particular, we have found a highly-fragmented and self-similar reflectivity pattern in Fibonacci systems. The behaviour of the fragmentation pattern on increasing the number of layers is quantitatively described using multifractal techniques. The paper ends with a brief discussion on possible practical applications of our results in the design of new X-ray devices.
