Optical nonlinearity for few-photon pulses on a quantum dot-pillar cavity device

Giant optical nonlinearity is observed under both continuous-wave and pulsed excitation in a deterministically-coupled quantum dot-micropillar system, in a pronounced strong-coupling regime. Using absolute reflectivity measurements we determine the critical intracavity photon number as well as the input and output coupling efficiencies of the device. Thanks to a near-unity input-coupling efficiency, we demonstrate a record nonlinearity threshold of only 8 incident photons per pulse. The output-coupling efficiency is found to strongly influence this nonlinearity threshold. We show how the fundamental limit of single-photon nonlinearity can be attained in realistic devices, which would provide an effective interaction between two coincident single photons.

Experimental study of the delayed threshold phenomenon in a semiconductor laser

An experimental study of the delayed threshold phenomenon in a Vertical Extended Cavity Semiconductor Emitting Laser is carried out. Under modulation of the pump power, the laser intensity exhibits a hysteresis behavior in the vicinity of the threshold. The temporal width of this hysteresis is measured as a function of the modulation frequency, and is proved to follow the predicted scaling law. A model based on the rate equations is derived and used to analyze the experimental observations. A frequency variation of the laser around the delayed threshold and induced by the phase-amplitude coupling is predicted and estimated.

Polariton condensation in photonic molecules

We report on polariton condensation in photonic molecules formed by two coupled micropillars. We show that the condensation process is strongly affected by the interaction with the cloud of uncondensed excitons. Depending on the spatial position of these excitons within the molecule, condensation can be triggered on both binding and anti-binding polariton states of the molecule, on a metastable state or a total transfer of the condensate into one of the micropillars can be obtained. Our results highlight the crucial role played by relaxation kinetics in the condensation process.

Backscattering suppression in supersonic 1D polariton condensates

We investigate the effects of disorder on the propagation of one-dimensional polariton condensates in semiconductor microcavities. We observe a strong suppression of the backscattering produced by the imperfections of the structure when increasing the condensate density. This suppression occurs in the supersonic regime and is simultaneous to the onset of parametric instabilities which enable the "hopping" of the condensate through the disorder. Our results evidence a new mechanism for the frictionless flow of polaritons at high speeds.

Ultra-low threshold polariton lasing in photonic crystal cavities

The authors show clear experimental evidence of lasing of exciton polaritons confined in L3 photonic crystal cavities. The samples are based on an InP membrane in air containing five InAsP quantum wells. Polariton lasing is observed with thresholds as low as 120 nW, below the Mott transition, while conventional photon lasing is observed for a pumping power one to three orders of magnitude higher.

Single InAsP/InP quantum dots as telecommunications-band photon sources

The optical properties of single InAsP/InP quantum dots are investigated by spectrally-resolved and time-resolved photoluminescence measurements as a function of excitation power. In the short-wavelength region (below 1.45 $μ$m), the spectra display sharp distinct peaks resulting from the discrete electron-hole states in the dots, while in the long-wavelength range (above 1.45 $μ$m), these sharp peaks lie on a broad spectral background. In both regions, cascade emission observed by time-resolved photoluminescence confirms that the quantum dots possess discrete exciton and multi-exciton states. Single photon emission is reported for the dots emitting at 1.3 $μ$m through anti-bunching measurements.

Higher-order photon correlations in pulsed photonic crystal nanolasers

We report on the higher-order photon correlations of a high-$β$ nanolaser under pulsed excitation at room temperature. Using a multiplexed four-element superconducting single photon detector we measured g$^{(n)}(\vec{0})$ with $n$=2,3,4. All orders of correlation display partially chaotic statistics, even at four times the threshold excitation power. We show that this departure from coherence and Poisson statistics is due to the quantum fluctuations associated with the small number of dipoles and photons involved in the lasing process.

Definition of the stimulated emission threshold in high-$β$ nanoscale lasers through phase-space reconstruction

Nanoscale lasers sustain few optical modes so that the fraction of spontaneous emission $β$ funnelled into the useful (lasing) mode is high (of the order of few 10$^{-1}$) and the threshold, which traditionally corresponds to an abrupt kink in the light in- light out curve, becomes ill-defined. We propose an alternative definition of the threshold, based on the dynamical response of the laser, which is valid even for $β=1$ lasers. The laser dynamics is analyzed through a reconstruction of its phase-space trajectory for pulsed excitation. Crossing the threshold brings about a change in the shape of the trajectory and in the area contained in it. An unambiguous definition of the threshold in terms of this change is shown theoretically and illustrated experimentally in a photonic crystal laser.

Optomechanical coupling in a two-dimensional photonic crystal defect cavity

Periodically structured materials can sustain both optical and mechanical modes. Here we investigate and observe experimentally the optomechanical properties of a conventional two-dimensional suspended photonic crystal defect cavity with a mode volume of $\sim$$3(λ/n)^{3}$. Two families of mechanical modes are observed: flexural modes, associated to the motion of the whole suspended membrane, and localized modes with frequencies in the GHz regime corresponding to localized phonons in the optical defect cavity of diffraction-limited size. We demonstrate direct measurements of the optomechanical vacuum coupling rate using a frequency calibration technique. The highest measured values exceed 250 kHz, demonstrating strong coupling of optical and mechanical modes in such structures.

Quantum dot-cavity strong-coupling regime measured through coherent reflection spectroscopy in a very high-Q micropillar

We report on the coherent reflection spectroscopy of a high-quality factor micropillar, in the strong coupling regime with a single InGaAs annealed quantum dot. The absolute reflectivity measurement is used to study the characteristics of our device at low and high excitation power. The strong coupling is obtained with a g=16 \mueV coupling strength in a 7.3\mum diameter micropillar, with a cavity spectral width kappa=20.5 \mueV (Q=65 000). The factor of merit of the strong-coupling regime, 4g/kappa=3, is the current state-of-the-art for a quantum dot-micropillar system.

Metal-coated nano-cylinder cavity for broadband nonclassical light emission

A novel metal-coated nanocylinder-cavity architecture fully compatible with III-V GaInAs technology and benefiting from a broad spectral range enhancement of the localdensity- of-states is proposed as an integrated source of non-classical light. Due to a judicious selection of the mode volume, the cavity combines good collection efficiency (\gg 45%), large Purcell factors (\gg 15) over a 80-nm spectral range, and a low sensitivity to inevitable spatial mismatches between the single emitter and the cavity mode. This represents a decisive step towards the implementation of reliable solid-state devices for the generation of entangled photon pairs at infrared wavelengths.

Spontaneous formation and optical manipulation of extended polariton condensates

Cavity exciton-polaritons (polaritons) are bosonic quasi-particles offering a unique solid-state system to investigate interacting condensates. Up to now, disorder induced localization and short lifetimes have prevented the establishment of long range off diagonal order needed for any quantum manipulation of the condensate wavefunction. In this work, using a wire microcavity with polariton lifetimes ten times longer than in all previously existing samples, we show that polariton condensates can propagate over macroscopic distances outside the excitation area, while preserving their spontaneous spatial coherence. An extended condensate wave-function builds-up with a degree of spatial coherence larger than 50% over distances 50 times the polariton De Broglie wavelength. The expansion of the condensate is shown to be governed by the repulsive potential induced by photo-generated excitons within the excitation area. The control of this local potential offers a new and versatile method to manipulate extended polariton condensates. As an illustration, we demonstrate synchronization of extended condensates via controlled tunnel coupling and localization of condensates in a trap with optically controlled dimensions.

Demonstration of coherent emission from high-$β$ photonic crystal nanolasers at room temperature

We report on lasing at room temperature and at telecommunications wavelength from photonic crystal nanocavities based on InAsP/InP quantum dots. Such laser cavities with a small modal volume and high quality factor display a high spontaneous emission coupling factor beta. Lasing is confirmed by measuring the second order autocorrelation function. A smooth transition from chaotic to coherent emission is observed, and coherent emission is obtained at 8 times the threshold power.

Exciton polaritons in two-dimensional photonic crystals

Experimental evidence of strong coupling between excitons confined in a quantum well and the photonic modes of a two-dimensional dielectric lattice is reported. Both resonant scattering and photoluminescence spectra at low temperature show the anticrossing of the polariton branches, fingerprint of strong coupling regime. The experiments are successfully interpreted in terms of a quantum theory of exciton-photon coupling in the investigated structure. These results show that the polariton dispersion can be tailored by properly varying the photonic crystal lattice parameter, which opens the possibility to obtain the generation of entangled photon pairs through polariton stimulated scattering.

We report on the control of the spontaneous emission dynamics from InAsP self-assembled quantum dots emitting in the telecommunications C-band and weakly coupled to the mode of a double heterostructure cavity etched on a suspended InP membrane at room temperature. The quality factor of the cavity mode is 44x10^3 with an ultra-low modal volume of the order of 1.2 lambda/n)^3, inducing an enhancement of the spontaneous emission rate of up a factor of 2.8 at 300 K.

Direct Observation of the Class-B to Class-A Transition in the Dynamical Behavior of a Semiconductor Laser

The transition between the class-B and class-A dynamical behaviors of a semiconductor laser is directly observed by continuously controlling the lifetime of the photons in a cavity of sub-millimetric to centimetric length. It is experimentally and theoretically proved that the transition from a resonant to an overdamped behavior occurs progressively, without any discontinuity. In particular, the intermediate regime is found to exhibit features typical from both the class-A and class-B regimes. The laser intensity noise is proved to be a powerful probe of the laser dynamical behavior.

Transient chirp in high speed photonic crystal quantum dots lasers with controlled spontaneous emission

We report on a series of experiments on the dynamics of spontaneous emission controlled nanolasers. The laser cavity is a photonic crystal slab cavity, embedding self-assembled quantum dots as gain material. The implementation of cavity electrodynamics effects increases significantly the large signal modulation bandwidth, with measured modulation speeds of the order of 10 GHz while keeping an extinction ratio of 19 dB. A linear transient wavelength shift is reported, corresponding to a chirp of less than 100 pm for a 35-ps laser pulse. We observe that the chirp characteristics are independent of the repetition rate of the laser up to 10 GHz.

Time-Resolved characterization of InAsP/InP quantum dots emitting in the C-band telecommunication window

The dynamic response of InAsP quantum dots grown on InP(001) substrates by low-pressure Metalorganic Vapor Phase Epitaxy emitting around 1.55 $μ$m, is investigated by means of time-resolved microphotoluminescence as a function of temperature. Exciton lifetime steadily increases from 1 ns at low temperature to reach 4 ns at 300K while the integrated photoluminescence intensity decreases only by a factor of 2/3. These characteristics give evidence that such InAsP/InP quantum dots provide a strong carrier confinement even at room temperature and that their dynamic response is not affected by thermally activated non-radiative recombination up to room temperature.
