Resistance Fluctuations in Composite Fermion State near Landau Level Filling Factor $ν= 1/2$ in A Square Quantum Well

We have studied the magnetotransport near Landau level filling factor $ν= 1/2$ in a GaAs-Al0.3Ga0.7As square quantum well (width 35 nm) in magnetic field up to 42 T and in a temperature range between 50 mK and 1.5 K. In low temperatures T < 200 mK, the Rxx exhibits a deep, strongly temperature-dependent minimum centered at $ν= 1/2$. The concomitant Rxy is not strictly linear with magnetic field (B) and the first derivative of Rxy with respect to B shows a sharp cusp at $ν= 1/2$, indicating a non-classical Hall effect. We verify these characteristics are being single-layer origin by applying an in-plane magnetic field or electrostatic gates. The data may signal frustrations in the composite fermion state towards $ν= 1/2$ pairing in the quantum well where the electron layer thickness far exceeds the magnetic length.

Hysteresis in the quantum Hall regimes in electron double quantum well structures

We present in this paper experimental results on the transport hysteresis in electron double quantum well structures. Exploring the measurement technique of fixing the magnetic field and sweeping a front gate voltage (Vg), we are able to study the hysteresis by varying the top layer Landau level fillings while maintaining a relatively constant filling factor in the bottom layer, allowing us to tackle the question of the sign of Rxx(up)-Rxx(down), where Rxx(up) is the magnetoresistance when Vg is swept up and Rxx(down) when Vg swept down. Furthermore, we observe that hysteresis is generally stronger in the even integer quantum Hall effect (IQHE) regime than in the odd-IQHE regime. This, we argue, is due to a larger energy gap for an even-IQHE state, determined by the Landau level separation, than that for an odd-IQHE state, determined by the Zeeman splitting.

Oscillatory Magneto-Thermopower and Resonant Phonon Drag in a High-Mobility 2D Electron Gas

Experimental and theoretical evidence is presented for new low-magnetic-field ($B<5$ kG) 1/B-oscillations in the thermoelectric power of a high-mobility GaAs/AlGaAs two-dimensional (2D) electron gas. The oscillations result from inter-Landau-Level resonances of acoustic phonons carrying a momentum equal to twice the Fermi wavenumber at $B = 0$. Numerical calculations show that both 3D and 2D phonons can contribute to this effect.

Linear temperature dependence of conductivity in the "insulating" regime of dilute two-dimensional holes in GaAs

The conductivity of extremely high mobility dilute two-dimensional holes in GaAs changes linearly with temperature in the insulating side of the metal-insulator transition. Hopping conduction, characterized by an exponentially decreasing conductivity with decreasing temperature, is not observed when the conductivity is smaller than $e^{2}/h$. We suggest that strong interactions in a regime close to the Wigner crystallization must be playing a role in the unusual transport.

Interaction Corrections to Two-Dimensional Hole Transport in Large $r_{s}$ Limit

The metallic conductivity of dilute two-dimensional holes in a GaAs HIGFET (Heterojunction Insulated-Gate Field-Effect Transistor) with extremely high mobility and large $r_{s}$ is found to have a linear dependence on temperature, consistent with the theory of interaction corrections in the ballistic regime. Phonon scattering contributions are negligible in the temperature range of our interest, allowing comparison between our measured data and theory without any phonon subtraction. The magnitude of the Fermi liquid interaction parameter $F_{0}^σ$ determined from the experiment, however, decreases with increasing $r_{s}$ for $r_{s}\agt22$, a behavior unexpected from existing theoretical calculations valid for small $r_{s}$.

Resistivity of dilute 2D electrons in an undoped GaAs heterostructure

We report resistivity measurements from 0.03 K to 10 K in a dilute high mobility 2D electron system. Using an undoped GaAs/AlGaAs heterojunction in a gated field-effect transistor geometry, a wide range of densities, $0.16 \times 10^{10} {cm}^{-2}$ to $7.5 \times 10^{10} {cm}^{-2}$, are explored. For high densities, the results are quantitatively shown to be due to scattering by acoustic phonons and impurities. In an intermediate range of densities, a peak in the resistivity is observed for temperatures below 1 K. This non-monotonic resistivity can be understood by considering the known scattering mechanisms of phonons, bulk and interface ionized impurities. Still lower densities appear insulating to the lowest temperature measured.

Zener Tunneling Between Landau Orbits in a High-Mobility Two-Dimensional Electron Gas

Magnetotransport in a laterally confined two-dimensional electron gas (2DEG) can exhibit modified scattering channels owing to a tilted Hall potential. Transitions of electrons between Landau levels with shifted guiding centers can be accomplished through a Zener tunneling mechanism, and make a significant contribution to the magnetoresistance. A remarkable oscillation effect in weak field magnetoresistance has been observed in high-mobility 2DEGs in GaAs-AlGa$_{0.3}$As$_{0.7}$ heterostructures, and can be well explained by the Zener mechanism.

Giant microwave photoresistance of two-dimensional electron gas

We measure microwave frequency (4-40 GHz) photoresistance at low magnetic field B, in high mobility 2D electron gas samples, excited by signals applied to a transmission line fabricated on the sample surface. Oscillatory photoresistance vs B is observed. For excitation at the cyclotron resonance frequency, we find an unprecedented, giant relative photoresistance (ΔR)/R of up to 250 percent. The photoresistance is apparently proportional to the square root of applied power, and disappears as the temperature is increased.

A New Class of Magnetoresistance Oscillations: Interaction of a Two-Dimensional Electron Gas with Leaky Interface Phonons

We report on a new class of magnetoresistance oscillations observed in a high-mobility two-dimensional electron gas (2DEG) in GaAs-Al$_x$Ga$_{1-x}$As heterostructures. Appearing in a weak magnetic field ($B<$ 0.3 T) and only in a narrow temperature range (2 K $<T<$ 9 K), these oscillations are periodic in 1/B with a frequency proportional to the electron Fermi wave vector, $k_F$. We interpret the effect as a magnetophonon resonance of the 2DEG with leaky interface-acoustic phonon modes carrying a wave vector $q=2k_F$. Calculations show a few branches of such modes on the GaAs-Al$_x$Ga$_{1-x}$As interface, and their velocities are in quantitative agreement with the data.

High Magnetic Field Microwave Conductivity of 2D Electrons in an Array of Antidots

We measure the high magnetic field ($B$) microwave conductivity, Re$σ_{xx}$, of a high mobility 2D electron system containing an antidot array. Re$σ_{xx}$ vs frequency ($f$) increases strongly in the regime of the fractional quantum Hall effect series, with Landau filling $1/3<ν<2/3$. At microwave $f$, Re$σ_{xx}$ vs $B$ exhibits a broad peak centered around $ν=1/2$. On the peak, the 10 GHz Re$σ_{xx}$ can exceed its dc-limit value by a factor of 5. This enhanced microwave conductivity is unobservable for temperature $T \gtrsim 0.5$ K, and grows more pronounced as $T$ is decreased. The effect may be due to excitations supported by the antidot edges, but different from the well-known edge magnetoplasmons.

In-Plane Magnetolumnescence of Modulation-Doped GaAs/AlGaAs Coupled Double Quantum Wells

In-plane magnetic field photoluminescence spectra from a series of GaAs/AlGaAs coupled double quantum wells show distinctive doublet structures related to the symmetric and antisymmetric states. The magnetic field behavior of the upper transition from the antisymmetric state strongly depends on sample mobility. In lower mobility samples, the transition energy shows an $\cal N$-type kink with fields (namely a maximum followed by a minimum), whereas higher mobility samples have a linear dependence. The former is due to a homogeneous broadening of electron and hole states and the results are in good agreement with theoretical calculations.

Photoluminescence Detected Doublet Structure in the Integer and Fractional Quantum Hall Regime

We present here the results of polarized magneto-photoluminescence measurements on a high mobility single-heterojunction. The presence of a doublet structure over a large magnetic field range (2>nu>1/6) is interpreted as possible evidence for the existence of a magneto-roton minima of the charged density waves. This is understood as an indication of strong electronic correlation even in the case of the IQHE limit.

Coulomb Driven New Bound States at the Integer Quantum Hall States in GaAs/Al(0.3)Ga(0.7)As Single Heterojunctions

Coulomb driven, magneto-optically induced electron and hole bound states from a series of heavily doped GaAs/Al(0.3)Ga(0.7)As single heterojunctions (SHJ) are revealed in high magnetic fields. At low magnetic fields (nu > 2), the photoluminescence spectra display Shubnikov de-Haas type oscillations associated with the empty second subband transition. In the regime of the Landau filling factor nu < 1 and 1 < nu <2, we found strong bound states due to Mott type localizations. Since a SHJ has an open valence band structure, these bound states are a unique property of the dynamic movement of the valence holes in strong magnetic fields.

Microwave Photoresistance Measurements of Magneto-excitations near a 2D Fermi Surface

We report the detection of the cyclotron(CR) and magneto-plasmon(MPR) resonances near the Fermi surface of high-mobility 2DES, by microwave photoresistance measurements. We observe large amplitude photoresistance oscillations originating from higher-order CR, transitions between non-adjacent Landau levels. Such transitions are drastically enhanced in low magnetic field as compared to those previously known in the high field limit. The scattering time of the CR is found to be nearly one order of magnitude higher than that of Shubnikov-de-Haas oscillations. Finally, distinct photoresistance peaks are observed in addition to the CR features. These are identified as resonances of the low-frequency MP modes at a cut-off wavelength determined by the width of the 2DES sample.
