Strong resistance nonlinearity and third harmonic generation in the unipolar resistance switching of NiO thin films

We investigated third harmonic generation in NiO thin films, which exhibit unipolar resistance switching behavior. We found that the low resistance states of the films were strongly nonlinear, with variations in the resistance R as large as 60%. This strong nonlinear behavior was most likely caused by Joule heating of conducting filaments inside the films. By carefully controlling the applied dc bias, we obtained several low resistance states, whose values of the third harmonic coefficient B3f were proportional to R2+w (with w = 2.07). This suggested that the resistance changes of the NiO films were accompanied by connectivity changes of the conducting filaments, as observed in classical percolating systems.

CPsuperH2.0: an Improved Computational Tool for Higgs Phenomenology in the MSSM with Explicit CP Violation

We describe the Fortran code CPsuperH2.}, which contains several improvements and extensions of its predecessor CPsuperH. It implements improved calculations of the Higgs-boson pole masses, notably a full treatment of the 4 times 4 neutral Higgs propagator matrix including the Goldstone boson and a more complete treatment of threshold effects in self-energies and Yukawa couplings, improved treatments of two-body Higgs decays, some important three-body decays, and two-loop Higgs-mediated contributions to electric dipole moments. CPsuperH2.0 also implements an integrated treatment of several B-meson observables, including the branching ratios of B_s to mu^+ mu^-, B_d to tau^+ tau^-, B_u to tau nu, B to X_s gamma and the latter's CP-violating asymmetry A_CP, and the supersymmetric contributions to the B^0_{s,d} - \bar B^0_{s,d} mass differences. These additions make CPsuperH2.0 an attractive integrated tool for analyzing supersymmetric CP and flavour physics as well as searches for new physics at high-energy colliders such as the Tevatron, LHC and linear colliders. Percolation Model Explaining Both Unipolar Memory and Threshold Resistance Switchings in NiO Film

We observed two types of unipolar resistance switching (RS) in NiO film: memory RS at low temperature and threshold RS at high temperature. We explain these phenomena using a bond percolation model that describes the forming and rupturing of conducting filaments. Assuming Joule heating and thermal dissipation processes in the bonds, we explain how both RS types could occur and be controlled by temperature. We show that these unipolar RS are closely related and can be explained by a simple unified percolation picture.

Effects of heat dissipation on unipolar resistance switching in Pt/NiO/Pt capacitors

We fabricated Pt/NiO/Pt capacitor structures with various bottom electrode thicknesses, $t_{BE}$, and investigated their resistance switching behaviors. The capacitors with $t_{BE} \geq 50$ nm exhibited typical unipolar resistance memory switching, while those with $t_{BE} \leq 30$ nm showed threshold switching. This interesting phenomenon can be explained in terms of the temperature-dependent stability of conducting filaments. In particular, the thinner $t_{BE}$ makes dissipation of Joule heat less efficient, so the filaments will be at a higher temperature and become less stable. This study demonstrates the importance of heat dissipation in resistance random access memory.

Abnormal Resistance Switching Behaviors of NiO Thin Films: Possible Occurrence of Simultaneous Formation and Rupture of Conducting Channels

We report the detailed current-voltage (I-V) characteristics of resistance switching in NiO thin films. In unipolar resistance switching, it is commonly believed that conducting filaments will rupture when NiO changes from a low resistance to a high resistance state. However, we found that this resistance switching can sometimes show abnormal behavior during voltage- and current-driven I-V measurements. We used the random circuit breaker network model to explain how abnormal switching behaviors could occur. We found that this resistance change can occur via a series of avalanche processes, where conducting filaments could be formed as well as ruptured.

Polarization Relaxation Induced by Depolarization Field in Ultrathin Ferroelectric BaTiO$_3$ Capacitors

Time-dependent polarization relaxation behaviors induced by a depolarization field $E_{d}$ were investigated on high-quality ultrathin SrRuO$_{3}$/BaTiO$_{3}$/SrRuO$_{3}$ capacitors. The $E_d$ values were determined experimentally from an applied external field to stop the net polarization relaxation. These values agree with those from the electrostatic calculations, demonstrating that a large $E_{d}$ inside the ultrathin ferroelectric layer could cause severe polarization relaxation. For numerous ferroelectric devices of capacitor configuration, this effect will set a stricter size limit than the critical thickness issue.

Optical investigations on electronic structure changes related to the metal-insulator transition in VO2 film

We investigated optical absorption coefficient spectra of an epitaxial VO2 film in wide photon energy (0.5 - 5.0 eV) and temperature (100 - 380 K) regions. In its insulating phase, we observed two d-d transition peaks around 1.3 eV and 2.7 eV and a charge transfer peak around 4.0 eV. As temperature goes above the metal-insulator transition temperature near 340 K, a large portion of the spectral weight of the peak around 4.0 eV becomes redistributed and a Drude-like peak appears. We initially applied the band picture to explain the details of the spectral weight changes, especially the temperature-dependent shift at 2.7 eV, but failed. To check whether the spectral changes are optical signatures of the electron-electron correlation effects, we applied the Hubbard model which takes into account orbital degeneracy. This orbitally degenerate Hubbard model could explain the details of the temperature-dependent peak shifts quite well. In addition, from the peak assignments based on the orbitally degenerate Hubbard model, we could obtain the values of U + delta(~ 3.4 eV) and JH (~ 0.7 eV), where U, delta, and JH are the on-site Coulomb repulsion energy, the crystal field splitting between the t2g bands, and the Hund's rule exchange energy, respectively. Our spectroscopic studies indicate that the electron-electron correlation could play an important role in the metal-insulator transition of VO2.

Orbital-selective Mass Enhancements in Multi-band Ca$_{2-x}$Sr$_{x}$RuO$_{4}$ Systems Analyzed by the Extended Drude Model

We investigated optical spectra of quasi-two-dimensional multi-band Ca$% _{2-x} $Sr$_{x}$RuO$_{4}$ systems. The extended Drude model analysis on the ab-plane optical conductivity spectra indicates that the effective mass should be enhanced near $x=0.5$. Based on the sum rule argument, we showed that the orbital-selective Mott-gap opening for the $d_{yz/zx}$ bands, the widely investigated picture, could not be the origin of the mass enhancement. We exploited the multi-band effects in the extended Drude model analysis, and demonstrated that the intriguing heavy mass state near $x=0.5$ should come from the renormalization of the $d_{xy}$ band.

Optical investigations on $Y_{2-x} Bi_x Ru_2 O_7$: Electronic structure evolutions related to the metal-insulator transition

Optical conductivity spectra of cubic pyrochlore $Y_{2-x} Bi_x Ru_2 O_7$ (0.0$\leq ${\it x}$\leq $2.0) compounds are investigated. As a metal-insulator transition (MIT) occurs around {\it x}$=$0.8, large spectral changes are observed. With increase of {\it x}, the correlation-induced peak between the lower and the upper Hubbard bands seems to be suppressed, and a strong mid-infrared feature is observed. In addition, the $p-d$ charge transfer peak shifts to the lower energies. The spectral changes cannot be explained by electronic structural evolutions in the simple bandwidth-controlled MIT picture, but are consistent with those in the filling-controlled MIT picture. In addition, they are also similar to the spectral changes of Y$_{2-x}$Ca$_{x}$Ru$_{2}$O$_{7}$ compounds, which is a typical filling-controlled system. This work suggests that, near the MIT, the Ru bands could be doped with the easily polarizable Bi cations.

Infrared study of giant dielectric constant in Li and Ti doped NiO

We have measured optical reflectivity of Li and Ti doped NiO (LTNO) in the infrared range at various temperatures. A Drude-like absorption is found at low energy, $ω<$ 100 cm$^{-1}$ and its spectral weight increases substantially as temperature decreases. This observation and DC-resistivity result show that LTNO has a conductive grain and resistive boundary. Such composite structure provides evidence of the Maxwell-Wagner (MW) mechanism as the origin of the high dielectric constant $ε_{o}$. We propose a three-phase granular structure and show that this extended MW model explains the observed frequency and temperature dependence of the dielectric constant as well as the giant value of $ε_{o}$.

Tau tau Fusion to SUSY Higgs Bosons at a Photon Collider: Measuring tan(beta)

Tau tau fusion to light h and heavy H,A Higgs bosons is investigated in the Minimal Supersymmetric Standard Model (MSSM) at a photon collider as a promising channel for measuring large values of tan(beta). For standard design parameters of a photon collider an error close to unity, uniform for tan(beta) above 10, may be expected, improving on complementary measurements at LHC and e+e- linear colliders.

CPsuperH: a Computational Tool for Higgs Phenomenology in the Minimal Supersymmetric Standard Model with Explicit CP Violation

We provide a detailed description of the Fortran code CPsuperH, a newly--developed computational package that calculates the mass spectrum and decay widths of the neutral and charged Higgs bosons in the Minimal Supersymmetric Standard Model with explicit CP violation. The program is based on recent renormalization-group-improved diagrammatic calculations that include dominant higher--order logarithmic and threshold corrections, b-quark Yukawa-coupling resummation effects and Higgs-boson pole-mass shifts. The code CPsuperH is self--contained (with all subroutines included), is easy and fast to run, and is organized to allow further theoretical developments to be easily implemented. The fact that the masses and couplings of the charged and neutral Higgs bosons are computed at a similar high-precision level makes it an attractive tool for Tevatron, LHC and LC studies, also in the CP-conserving case.

Observing a Light CP-Violating Higgs Boson in Diffraction

Light CP-violating Higgs bosons with mass lower than 70 GeV might have escaped detection in direct searches at the LEP collider. They may remain undetected in conventional search channels at the Tevatron and LHC. In this Letter we show that exclusive diffractive reactions may be able to probe for the existence of these otherwise elusive Higgs particles. As a prototype example, we calculate diffractive production cross-sections of the lightest Higgs boson within the framework of the Minimal Supersymmetric Standard Model with explicit CP violation. Our analysis shows that the challenging regions of parameter space corresponding to a light CP-violating Higgs boson might be accessible at the LHC provided suitable proton tagging detectors are installed.

Carrier-mediated ferromagnetic ordering in Mn ion-implanted p+GaAs:C

Highly p-type GaAs:C was ion-implanted with Mn at differing doses to produce Mn concentrations in the 1 - 5 at.% range. In comparison to LT-GaAs and n+GaAs:Si samples implanted under the same conditions, transport and magnetic properties show marked differences. Transport measurements show anomalies, consistent with observed magnetic properties and with epi- LT-(Ga,Mn)As, as well as the extraordinary Hall Effect up to the observed magnetic ordering temperature (T_C). Mn ion-implanted p+GaAs:C with as-grown carrier concentrations > 10^20 cm^-3 show remanent magnetization up to 280 K.

Electron and orbital correlations in Ca_{2-x}Sr_{x}RuO_{4} probed by optical spectroscopy

The doping and temperature dependent optical conductivity spectra of the quasi-two-dimensional Ca_{2-x}Sr_xRuO_4 (0.0=<x=<2.0) system were investigated. In the Mott insulating state, two electron correlation-induced peaks were observed around 1.0 and 1.9 eV, which could be understood in terms of the 3-orbital Hubbard model. The low frequency peak showed a shift toward higher frequency as temperature was lowered, which indicated that electron-phonon interactions play an important role in the orbital arrangements. From the systematic analysis, it was suggested that the antiferro-orbital and the ferro-orbital ordering states could coexist.

Systematic trends in the electronic structure parameters of 4d transition metal oxides SrMO_{3} (M = Zr, Mo, Ru, and Rh)

We investigated the electronic structures of the perovskite-type 4$d$ transition metal oxides Sr$M$O$_3$ ($M$ = Zr, Mo, Ru, and Rh) using their optical conductivity spectra $σ(ω)$. The interband transitions in $σ(ω)$ are assigned, and some important physical parameters, such as on-site Coulomb repulsion energy $U$, charge transfer energy $Δ_{pd}$, and crystal field splitting $10Dq$, are estimated. It is observed that $Δ_{pd}$ and 10$Dq$ decrease systematically with the increase in the atomic number of the 4$d$ transition metal. Compared to the case of 3$d$ transition metal oxides, the magnitudes of $Δ_{pd}$ and 10$Dq$ are larger, but those of $U$ are smaller. These behaviors can be explained by the more extended nature of the orbitals in the 4$d$ transition metal oxides.
