Triangulating tunneling resonances in a point contact

We observe resonant tunneling in silicon split gate point contacts implanted with antimony and defined in a self-aligned poly-silicon double gate enhancement mode Si-MOS device structure. We identify which resonances are likely candidates for transport through the antimony donor as opposed to unintentional disorder induced potentials using capacitance triangulation. We determine the capacitances from the resonant feature to each of the conducting gates and the source/drain two dimensional electron gas regions. In our device geometry, these capacitances provide information about the resonance location in three dimensions. Semi-classical electrostatic simulations of capacitance, already used to map quantum dot size and position, identify a combination of location and confinement potential size that satisfy our experimental observations. The sensitivity of simulation to position and size allow us to triangulate possible locations of the resonant level with nanometer resolution. We discuss our results and how they may apply to resonant tunneling through a single donor.

Vertical Field-Effect Transistor Based on Wavefunction Extension

We demonstrate a mechanism for a dual layer, vertical field-effect transistor, in which nearly-depleting one layer will extend its wavefunction to overlap the other layer and increase tunnel current. We characterize this effect in a specially designed GaAs/AlGaAs device, observing a tunnel current increase of two orders of magnitude at cryogenic temperatures, and we suggest extrapolations of the design to other material systems such as graphene.

Density imbalance effect on the Coulomb drag upturn in an electron-hole bialyer

A low-temperature upturn of the Coulomb drag resistivity measured in an undoped electron-hole bilayer (uEHBL) device, possibly manifesting from exciton formation or condensation, was recently observed. The effects of density imbalance on this upturn are examined. Measurements of drag as a function of temperature in a uEHBL with a 20 nm wide Al$_{.90}$Ga$_{.10}$As barrier layer at various density imbalances are presented. The results show drag increasing as the density of either two dimensional system was reduced, both within and above the upturn temperature regime. A comparison of the data with numerical calculations of drag in the presence of electron-hole pairing fluctuations, which qualitatively reproduce the drag upturn behavior, is also presented. The calculations, however, predict a peak in drag at matched densities, which is not reflected by the measurements.

Excitonic condensate and quasiparticle transport in electron-hole bilayer systems

Bilayer electron-hole systems undergo excitonic condensation when the distance d between the layers is smaller than the typical distance between particles within a layer. All excitons in this condensate have a fixed dipole moment which points perpendicular to the layers, and therefore this condensate of dipoles couples to external electromagnetic fields. We study the transport properties of this dipolar condensate system based on a phenomenological model which takes into account contributions from the condensate and quasiparticles. We discuss, in particular, the drag and counterflow transport, in-plane Josephson effect, and noise in the in-plane currents in the condensate state which provides a direct measure of the superfluid collective-mode velocity.
