Magnetic focusing of charge carriers from spin-split bands: Semiclassics of a Zitterbewegung effect

We present a theoretical study of the interplay between cyclotron motion and spin splitting of charge carriers in solids. While many of our results apply more generally, we focus especially on discussing the Rashba model describing electrons in the conduction band of asymmetric semiconductor heterostructures. Appropriate semiclassical limits are distinguished that describe various situations of experimental interest. Our analytical fomulae, which take full account of Zeeman splitting, are used to analyse recent magnetic-focusing data. Surprisingly, it turns out that the Rashba effect can dominate the splitting of cyclotron orbits even when the Rashba and Zeeman spin-splitting energies are of the same order. We also find that the origin of spin-dependent cyclotron motion can be traced back to Zitterbewegung-like oscillatory dynamics of charge carriers from spin-split bands. The relation between the two phenomena is discussed, and we estimate the effect of Zitterbewegung-related corrections to the charge carriers' canonical position.

Nanospintronics meets relativistic quantum physics: Ubiquity of Zitterbewegung effects

We present a unified description of zitterbewegung-like phenomena for electron and hole systems showing Rashba spin splitting as well as for electrons in single-layer and bilayer graphene. The former class of systems can be interpreted as "nonrelativistic" whereas the latter are often called "ultrarelativistic" so that our unified description indicates an interesting connection between these two opposite limits.

Anisotropic low-temperature piezoresistance in (311)A GaAs two-dimensional holes

We report low-temperature resistance measurements in a modulation-doped, (311)A GaAs two-dimensional hole system as a function of applied in-plane strain. The data reveal a strong but anisotropic piezoresistance whose magnitude depends on the density as well as the direction along which the resistance is measured. At a density of $1.6\times10^{11}$ cm$^{-2}$ and for a strain of about $2\times10^{-4}$ applied along [01$\bar{1}$], e.g., the resistance measured along this direction changes by nearly a factor of two while the resistance change in the [$\bar{2}$33] direction is less than 10% and has the opposite sign. Our accurate energy band calculations indicate a pronounced and anisotropic deformation of the heavy-hole dispersion with strain, qualitatively consistent with the experimental data. The extremely anisotropic magnitude of the piezoresistance, however, lacks a quantitative explanation.

Oscillatory multiband dynamics of free particles: The ubiquity of zitterbewegung effects

In the Dirac theory for the motion of free relativistic electrons, highly oscillatory components appear in the time evolution of physical observables such as position, velocity, and spin angular momentum. This effect is known as zitterbewegung. We present a theoretical analysis of rather different Hamiltonians with gapped and/or spin-split energy spectrum (including the Rashba, Luttinger, and Kane Hamiltonians) that exhibit analogs of zitterbewegung as a common feature. We find that the amplitude of oscillations of the Heisenberg velocity operator v(t) generally equals the uncertainty for a simultaneous measurement of two linearly independent components of v. It is also shown that many features of zitterbewegung are shared by the simple and well-known Landau Hamiltonian describing the dynamics of two-dimensional (2D) electron systems in the presence of a magnetic field perpendicular to the plane. Finally, we also discuss the oscillatory dynamics of 2D electrons arising from the interplay of Rashba spin splitting and a perpendicular magnetic field.

Tuning of the spin-orbit interaction in two-dimensional GaAs holes via strain

We report direct measurements of the spin-orbit interaction induced spin-splitting in a modulation-doped GaAs two-dimensional hole system as a function of anisotropic, in-plane strain. The change in spin-subband densities reveals a remarkably strong dependence of the spin-splitting on strain, with up to about 20% enhancement of the splitting upon the application of only about 2 x 10^{-4} strain. The results are in very good agreement with our numerical calculations of the strain-induced spin-splitting.

Spin precession and alternating spin polarization in spin-3/2 hole systems

The spin density matrix for spin-3/2 hole systems can be decomposed into a sequence of multipoles which has important higher-order contributions beyond the ones known for electron systems [R. Winkler, Phys. Rev. B \textbf{70}, 125301 (2004)]. We show here that the hole spin polarization and the higher-order multipoles can precess due to the spin-orbit coupling in the valence band, yet in the absence of external or effective magnetic fields. Hole spin precession is important in the context of spin relaxation and offers the possibility of new device applications. We discuss this precession in the context of recent experiments and suggest a related experimental setup in which hole spin precession gives rise to an alternating spin polarization.

Spin-dependent transport of carriers in semiconductors

This article reviews spin-dependent transport of carriers in homogenous three-dimensional and two-dimensional semiconductors. We begin with a discussion of optical orientation of electron spins, which allows both the creation and detection of spin-polarized carriers in semiconductors. Then we review non-equilibrium spin flow including spin drift and diffusion caused by electric fields and concentration gradients. A controlled spin precession is possible both in external magnetic fields and in effective magnetic fields due to a broken inversion symmetry. Although the Coulomb interaction does not couple to the spin degree of freedom, it affects the spin-dependent transport via the spin Coulomb drag. In gyrotropic media, the optical creation of spin-oriented electrons gives rise to spin photocurrents, which reverse their direction when the radiation helicity is changed from left-handed to right-handed. The reverse process is possible, too, i.e., an electric current in a gyrotropic medium gives rise to a spin polarization in the bulk of the sample.

Decay modes of 250No

The Fragment Mass Analyzer at the ATLAS facility has been used to unambiguously identify the mass number associated with different decay modes of the nobelium isotopes produced via 204Pb(48Ca,xn)(252-x)No reactions. Isotopically pure (>99.7%) 204Pb targets were used to reduce background from more favored reactions on heavier lead isotopes. Two spontaneous fission half-lives (t_1/2 = 3.7+1.1-0.8 us and 43+22-15 us) were deduced from a total of 158 fission events. Both decays originate from 250No rather than from neighboring isotopes as previously suggested. The longer activity most likely corresponds to a K-isomer in this nucleus. No conclusive evidence for an alpha branch was observed, resulting in upper limits of 2.1% for the shorter lifetime and 3.4% for the longer activity.

Giant anisotropy of Zeeman splitting of quantum confined acceptors in Si/Ge

Shallow acceptor levels in Si/Ge/Si quantum well heterostructures are characterized by resonant tunneling spectroscopy in the presence of high magnetic fields. In a perpendicular magnetic field we observe a linear Zeeman splitting of the acceptor levels. In an in-plane field, on the other hand, the Zeeman splitting is strongly suppressed. This anisotropic Zeeman splitting is shown to be a consequence of the huge light hole-heavy hole splitting caused by a large biaxial strain and a strong quantum confinement in the Ge quantum well.

Anomalous magnetoresistance peak in (110) GaAs two-dimensional holes: Evidence for Landau-level spin-index anticrossings

We measure an anomalous magnetoresistance peak within the lowest Landau level (nu = 1) minimum of a two-dimensional hole system on (110) GaAs. Self-consistent calculations of the valence band mixing show that the two lowest spin-index Landau levels anticross in a perpendicular magnetic field B consistent with where the experimental peak is measured, Bp. The temperature dependence of the anomalous peak height is interpreted as an activated behavior across this anticrossing gap. Calculations of the spin polarization in the lowest Landau levels predict a rapid switch from about -3/2 to +3/2 spin at the anticrossing. The peak position Bp is shown to be affected by the confinement electrostatics, and the utility of a tunable anticrossing position for spintronics applications is discussed.

Anomalous Spin Polarization of GaAs Two-Dimensional Hole Systems

We report measurements and calculations of the spin-subband depopulation, induced by a parallel magnetic field, of dilute GaAs two-dimensional (2D) hole systems. The results reveal that the shape of the confining potential dramatically affects the values of in-plane magnetic field at which the upper spin subband is depopulated. Most surprisingly, unlike 2D electron systems, the carrier-carrier interaction in 2D hole systems does not significantly enhance the spin susceptibility. We interpret our findings using a multipole expansion of the spin density matrix, and suggest that the suppression of the enhancement is related to the holes' band structure and effective spin j=3/2.

Optical orientation of electron spins in GaAs quantum wells

We present a detailed experimental and theoretical analysis of the optical orientation of electron spins in GaAs/AlAs quantum wells. Using time and polarization resolved photoluminescence excitation spectroscopy, the initial degree of electron spin polarization is measured as a function of excitation energy for a sequence of quantum wells with well widths between 63 Ang and 198 Ang. The experimental results are compared with an accurate theory of excitonic absorption taking fully into account electron-hole Coulomb correlations and heavy-hole light-hole coupling. We find in wide quantum wells that the measured initial degree of polarization of the luminescence follows closely the spin polarization of the optically excited electrons calculated as a function of energy. This implies that the orientation of the electron spins is essentially preserved when the electrons relax from the optically excited high-energy states to quasi-thermal equilibrium of their momenta. Due to initial spin relaxation, the measured polarization in narrow quantum wells is reduced by a constant factor that does not depend on the excitation energy.

Negative differential Rashba effect in two-dimensional hole systems

We demonstrate experimentally and theoretically that two-dimensional (2D) heavy hole systems in single heterostructures exhibit a \emph{decrease} in spin-orbit interaction-induced spin splitting with an increase in perpendicular electric field. Using front and back gates, we measure the spin splitting as a function of applied electric field while keeping the density constant. Our results are in contrast to the more familiar case of 2D electrons where spin splitting increases with electric field.

Spin Splitting in GaAs (100) Two-Dimensional Holes

We measured Shubnikov-de Haas (SdH) oscillations in GaAs (100) two-dimensional holes to determine the inversion asymmetry-induced spin splitting. The Fourier spectrum of the SdH oscillations contains two peaks, at frequencies $f_-$ and $f_+$, that correspond to the hole densities of the two spin subbands and a peak, at frequency $f_\mathrm{tot}$, corresponding to the total hole density. In addition, the spectrum exhibits an anomalous peak at $f_\mathrm{tot}/2$. We also determined the effective masses of the two spin subbands by finding the inverse transform of the Fourier spectrum in the vicinity of $f_-$ and $f_+$, and then analyzing the temperature dependence of the SdH oscillations for each subband. We discuss our results in light of self-consistent calculations and previous experiments.

Temperature dependence of D'yakonov-Perel' spin relaxation in zinc blende semiconductor quantum structures

The D'yakonov-Perel' mechanism, intimately related to the spin splitting of the electronic states, usually dominates the spin relaxation in zinc blende semiconductor quantum structures. Previously it has been formulated for the two limiting cases of low and high temperatures. Here we extend the theory to give an accurate description of the intermediate regime which is often relevant for room temperature experiments. Employing the self-consistent multiband envelope function approach, we determine the spin splitting of electron subbands in n-(001) zinc blende semiconductor quantum structures. Using these results we calculate spin relaxation rates as a function of temperature and obtain excellent agreement with experimental data.

Spin Density Matrix of Spin-3/2 Hole Systems

For hole systems with an effective spin j=3/2, we present an invariant decomposition of the spin density matrix that can be interpreted as a multipole expansion. The charge density corresponds to the monopole moment and the spin polarization due to a magnetic field corresponds to a dipole moment while heavy hole-light hole splitting can be interpreted as a quadrupole moment. For quasi two-dimensional hole systems in the presence of an in-plane magnetic field B the spin polarization is a higher-order effect that is typically much smaller than one even if the minority spin subband is completely depopulated. On the other hand, the field B can induce a substantial octupole moment which is a unique feature of j=3/2 hole systems.

Spin Polarization of Quasi Two-Dimensional Hole Systems

In quasi two-dimensional (2D) hole systems with an effective spin j=3/2, heavy hole-light hole splitting results in a quantization of angular momentum perpendicular to the 2D plane. The spin polarization of quasi 2D hole systems due to an in-plane magnetic field B thus competes with the heavy hole-light hole splitting. As a result, the spin polarization of hole systems is very different from the spin polarization of j=1/2 electron systems. In particular, it is shown that the spin polarization of quasi 2D heavy hole systems can change its sign at a finite value of B.

Anisotropic spin splitting and spin relaxation in asymmetric zinc-blende semiconductor quantum structures

Spin relaxation due to the D'yakonov-Perel' mechanism is intimately related with the spin splitting of the electronic states. We determine the spin relaxation rates from anisotropic spin splittings of electron subbands in n-(001) zinc-blende semiconductor quantum structures calculated self-consistently in the multi-band envelope function approach. The giant anisotropy of spin relaxation rates found for different spin-components in the (001) plane can be ascribed to the interplay between the bulk and quantum well inversion asymmetry. One of the in-plane relaxation rates may exhibit a striking nonmonotonous dependence on the carrier density.
