Spin Orientation and Spin Precession in Inversion-Asymmetric Quasi Two-Dimensional Electron Systems

Inversion asymmetry induced spin splitting of the electron states in quasi two-dimensional (2D) systems can be attributed to an effective magnetic field B which varies in magnitude and orientation as a function of the in-plane wave vector k||. Using a realistic 8x8 Kane model that fully takes into account spin splitting because of both bulk inversion asymmetry and structure inversion asymmetry we investigate the spin orientation and the effective field B for different configurations of a quasi 2D electron system. It is shown that these quantities depend sensitively on the crystallographic direction in which the quasi 2D system was grown as well as on the magnitude and orientation of the in-plane wave vector k||. These results are used to discuss how spin-polarized electrons can precess in the field B(k||). As a specific example we consider GaInAs-InP quantum wells.

Role of finite layer thickness in spin-polarization of GaAs 2D electrons in strong parallel magnetic fields

We report measurements and calculations of the spin-polarization, induced by a parallel magnetic field, of interacting, dilute, two-dimensional electron systems confined to GaAs/AlGaAs heterostructures. The results reveal the crucial role the non-zero electron layer thickness plays: it causes a deformation of the energy surface in the presence of a parallel field, leading to enhanced values for the effective mass and g-factor and a non-linear spin-polarization with field.

Anomalous magneto-oscillations and spin precession

A semiclassical analysis based on concepts developed in quantum chaos reveals that anomalous magneto-oscillations in quasi two-dimensional systems with spin-orbit interaction reflect the non-adiabatic spin precession of a classical spin vector along the cyclotron orbits.

Anomalous Rashba spin splitting in two-dimensional hole systems

It has long been assumed that the inversion asymmetry-induced Rashba spin splitting in two-dimensional (2D) systems at zero magnetic field is proportional to the electric field that characterizes the inversion asymmetry of the confining potential. Here we demonstrate, both theoretically and experimentally, that 2D heavy hole systems in accumulation layer-like single heterostructures show the opposite behavior, i.e., a decreasing, but nonzero electric field results in an increasing Rashba coefficient.

Generalization of k.p theory for periodic perturbations

We extend standard k.p theory to take into account periodic perturbations which are rapidly oscillating with a wavelength of a few lattice constants. Our general formalism allows us to explicitly consider the Bragg reflections due to the perturbation-induced periodicity. As an example we calculate the effective masses in the lowest two conduction bands of spontaneously ordered GaInP_2 as a function of the degree of ordering. Comparison of our results for the lowest conduction band to available experimental data and to first principle calculations shows good agreement.

Spin-splitting in GaAs 2D holes

We present quantitative measurements and calculations of the spin-orbit induced zero-magnetic-field spin-splitting in two-dimensional (2D) hole systems in modulation-doped GaAs (311)A quantum wells. The results show that the splitting is large and tunable. In particular, via a combination of back- and front-gate biases, we can tune the splitting while keeping the 2D hole density constant. The data also reveal a surprising result regarding the magnetoresistance (Shubnikov-de Haas) oscillations in a 2D system with spin-split energy bands: the frequencies of the oscillations are {\it not} simply related to the population of the spin-subbands. Next we concentrate on the metallic-like behavior observed in these 2D holes and its relation to spin-splitting. The data indicate that the metallic behavior is more pronounced when two spin-subbands with unequal populations are occupied. Our measurements of the magnetoresistance of these 2D hole systems with an in-plane magnetic field corroborate this conclusion: while the system is metallic at zero magnetic field, it turns insulating when one of the spin-subbands is depopulated at high magnetic field.

Highly anisotropic g-factor of two-dimensional hole systems

Coupling the spin degree of freedom to the anisotropic orbital motion of two-dimensional (2D) hole systems gives rise to a highly anisotropic Zeeman splitting with respect to different orientations of an in-plane magnetic field B relative to the crystal axes. This mechanism has no analogue in the bulk band structure. We obtain good, qualitative agreement between theory and experimental data, taken in GaAs 2D hole systems grown on (113) substrates, showing the anisotropic depopulation of the upper spin subband as a function of in-plane B.

Anisotropic magnetoresistance of GaAs two-dimensional holes

Experiments on high-quality GaAs (311)A two-dimensional holes at low temperatures reveal a remarkable dependence of the magnetoresistance, measured with an in-plane magnetic field ($B$), on the direction of $B$ relative to both the crystal axes and the current direction. The magnetoresistance features, and in particular the value of $B$ above which the resistivity exhibits an insulating behavior, depend on the orientation of $B$. To explain the data, the anisotropic band structure of the holes and a re-population of the spin-subbands in the presence of $B$, as well as the coupling of the orbital motion to $B$, need to be taken into account.

Rashba spin splitting in two-dimensional electron and hole systems

In two-dimensional (2D) hole systems the inversion asymmetry induced spin splitting differs remarkably from its familiar counterpart in the conduction band. While the so-called Rashba spin splitting of electron states increases linearly with in-plane wave vector k_|| the spin splitting of heavy hole states can be of third order in k_|| so that spin splitting becomes negligible in the limit of small 2D hole densities. We discuss consequences of this behavior in the context of recent arguments on the origin of the metal-insulator transition observed in 2D systems.

Anomalous magneto-oscillations in two-dimensional systems

The frequencies of Shubnikov-de Haas oscillations have long been used to measure the unequal population of spin-split two-dimensional subbands in inversion asymmetric systems. We report self-consistent numerical calculations and experimental results which indicate that these oscillations are not simply related to the zero-magnetic-field spin-subband densities.
