eSLAM: An Energy-Efficient Accelerator for Real-Time ORB-SLAM on FPGA Platform

Simultaneous Localization and Mapping (SLAM) is a critical task for autonomous navigation. However, due to the computational complexity of SLAM algorithms, it is very difficult to achieve real-time implementation on low-power platforms. We propose an energy efficient architecture for real-time ORB (Oriented-FAST and Rotated- BRIEF) based visual SLAM system by accelerating the most time consuming stages of feature extraction and matching on FPGA platform. Moreover, the original ORB descriptor pattern is reformed as a rotational symmetric manner which is much more hardware friendly. Optimizations including rescheduling and parallelizing are further utilized to improve the throughput and reduce the memory footprint. Compared with Intel i7 and ARM Cortex-A9 CPUs on TUM dataset, our FPGA realization achieves up to 3X and 31X frame rate improvement, as well as up to 71X and 25X energy efficiency improvement, respectively.

Large tunneling magnetoresistance in VSe2/MoS2 magnetic tunnel junction

Two-dimensional (2D) van der Waals (vdW) materials provide the possibility of realizing heterostructures with coveted properties. Here, we report a theoretical investigation of the vdW magnetic tunnel junction (MTJ) based on VSe2/MoS2 heterojunction, where the VSe2 monolayer acts as the ferromagnet with the room-temperature ferromagnetism. We propose the concept of spin-orbit torque (SOT) vdW MTJ with reliable reading and efficient writing operations. The non-equilibrium study reveals a large tunneling magnetoresistance (TMR) of 846 % at 300 Kelvin, identifying significantly its parallel and anti-parallel states. Thanks to the strong spin Hall conductivity of MoS2, SOT is promising for the magnetization switching of VSe2 free layer. Quantum-well states come into being and resonances appear in MTJ, suggesting that the voltage control can adjust transport properties effectively. The SOT vdW MTJ based on VSe2/MoS2 provides desirable performance and experimental feasibility, offering new opportunities for 2D spintronics.

Field-free spin-orbit-torque switching of perpendicular magnetization aided by uniaxial shape anisotropy

It has been demonstrated that the switching of perpendicular magnetization can be achieved with spin orbit torque (SOT) at an ultrafast speed and low energy consumption. However, to make the switching deterministic, an undesirable magnetic field or unconventional device geometry is required to break the structure inverse symmetry. Here we propose a novel scheme for SOT-induced field-free deterministic switching of perpendicular magnetization. The proposed scheme can be implemented in a simple magnetic tunnel junction (MTJ) /heavy-metal system, without the need of complicated device structure. The perpendicular-anisotropy MTJ is patterned into elliptical shape and misaligned with the axis of the heavy metal, so that the uniaxial shape anisotropy aids the magnetization switching. Furthermore, unlike the conventional switching scheme where the switched final magnetization state is dependent on the direction of the applied current, in our scheme the bipolar switching is implemented by choosing different current paths, which offers a new freedom for developing novel spintronics memories or logic devices. Through the macrospin simulation, we show that a wide operation window of the applied current pulse can be obtained in the proposed scheme. The precise control of pulse amplitude or pulse duration is not required. The influences of key parameters such as damping constant and field-like torque strength are discussed as well.

Magnetization reversal more rapidly by using an ultrashort square-wave laser pulse

With the feature of low-power magnetization manipulation at an ultrashort time scale, all optical switching (AOS) has been propelled to the forefront in investigations. To further speed up the magnetization reversal by manipulating ultrashort optical pulses, in this paper, one single square-wave laser pulse (SWLP) vie the combination of heating and Inverse Faraday Effect (IFE) is explored to excite the reversal of magnetization in a Co/Pt system. Simulation results show that the switching time of magnetization is 3 times faster than the using of a traditional Gaussian wave laser pulse (GWLP) under the same laser energy and pulse duration, and the threshold of AOS for the ferromagnet is 0.67 mJ/cm2. We furthermore demonstrate that the "heat accumulating effect" of laser-pulse is an important factor that influences the switching time, and a SWLP has a larger effect of heat accumulating than a GWLP.

SPINBIS: Spintronics based Bayesian Inference System with Stochastic Computing

Bayesian inference is an effective approach for solving statistical learning problems, especially with uncertainty and incompleteness. However, Bayesian inference is a computing-intensive task whose efficiency is physically limited by the bottlenecks of conventional computing platforms. In this work, a spintronics based stochastic computing approach is proposed for efficient Bayesian inference. The inherent stochastic switching behaviors of spintronic devices are exploited to build stochastic bitstream generator (SBG) for stochastic computing with hybrid CMOS/MTJ circuits design. Aiming to improve the inference efficiency, an SBG sharing strategy is leveraged to reduce the required SBG array scale by integrating a switch network between SBG array and stochastic computing logic. A device-to-architecture level framework is proposed to evaluate the performance of spintronics based Bayesian inference system (SPINBIS). Experimental results on data fusion applications have shown that SPINBIS could improve the energy efficiency about 12X than MTJ-based approach with 45% design area overhead and about 26X than FPGA-based approach.

Energy-efficient domain wall motion governed by the interplay of helicity-dependent optical effect and spin-orbit torque

Spin-orbit torque provides a powerful means of manipulating domain walls along magnetic wires. However, the current density required for domain wall motion is still too high to realize low power devices. Here we experimentally demonstrate helicity-dependent domain wall motion by combining synchronized femtosecond laser pulses and short current pulses in Co/Ni/Co ultra-thin film wires with perpendicular magnetization. Domain wall can remain pinned under one laser circular helicity while depinned by the opposite circular helicity. Thanks to the all-optical helicity-dependent effect, the threshold current density due to spin-orbit torque can be reduced by more than 50%. Based on this joint effect combining spin-orbit torque and helicity-dependent laser pulses, an optoelectronic logic-in-memory device has been experimentally demonstrated. This work enables a new class of low power spintronic-photonic devices beyond the conventional approach of all-optical switching or all-current switching for data storage.

Domain-wall motion induced by spin transfer torque delivered by helicity-dependent femtosecond laser

In magnetic wires with perpendicular anisotropy, moving domain with only current or only circularly polarized light requires a high power. Here, we propose to reduce it by using both short current pulses and femtosecond laser pulses simultaneously. The wires were made out of perpendicularly magnetized film of Pt/Co/Ni/Co/Pt. The displacement of the domain wall is found to be dependent on the laser helicity. Based on a quantitative analysis of the current-induced domain wall motion, the spin orbit torque contribution can be neglected when compared to the spin transfer torque contribution. The effective field of the spin transfer torque is extracted from the pulsed field domain wall measurements. Finally, our result can be described using the Fatuzzo-Labrune model and considering the effective field due to the polarized laser beam, the effective field due to spin transfer torque, and the Gaussian temperature distribution of the laser spot.

Enhanced Interfacial Dzyaloshinskii-Moriya Interaction in annealed Pt/Co/MgO structures

The interfacial Dzyaloshinskii-Moriya interaction (iDMI) is attracting great interests for spintronics. An iDMI constant larger than 3 mJ/m^2 is expected to minimize the size of skyrmions and to optimize the DW dynamics. In this study, we experimentally demonstrate an enhanced iDMI in Pt/Co/X/MgO ultra-thin film structures with perpendicular magnetization. The iDMI constants were measured using a field-driven creep regime domain expansion method. The enhancement of iDMI with an atomically thin insertion of Ta and Mg is comprehensively understood with the help of ab-initio calculations. Thermal annealing has been used to crystallize the MgO thin layer for improving tunneling magneto-resistance (TMR), but interestingly it also provides a further increase of the iDMI constant. An increase of the iDMI constant up to 3.3 mJ/m^2 is shown, which could be promising for the scaling down of skyrmion electronics.

Enhancement of Spintronic Terahertz Emission via Annealing in Ferromagnetic Heterostructures

We systematically investigate the influence of annealing effect on terahertz (THz) generation from CoFeB based magnetic nanofilms driven by femtosecond laser pulses. Three times enhancement of THz yields are achieved in W/CoFeB through annealing effect, and double boosting is obtained in Pt/CoFeB. The mechanism of annealing effect originates from the increase of hot electron mean free path induced by crystallization, which is experimentally corroborated by THz transmission measurement on time-domain spectroscopy. Comparison studies of the thickness dependent THz efficiency after annealing are also implemented, and we eventually conclude that annealing and thickness optimization are of importance for scaling up THz intensity. Our observations not only deepen understanding of the spintronic THz radiation mechanism but also provide normal platform for high speed spintronic opto-electronic devices.

Optimization of high performance spintronic terahertz sources

To achieve high efficiency and good performance of spintronic terahertz sources, we propose and corroborate a remnant magnetization method to radiate continuously and stably terahertz pulses from W/CoFeB/Pt magnetic nanofilms without carrying magnets on the transmitters driven by femtosecond laser pulses. We systematically investigate the influences of the pumping central wavelength and find out the optimal wavelength for a fixed sample thickness. We also optimize the incidence angle of the pumping laser and find the emission efficiency is enhanced under oblique incidence. Combing the aforementioned optimizations, we finally obtain comparable radiation efficiency and broadband spectra in W/CoFeB/Pt heterostructures compared with that from 1 mm thick ZnTe nonlinear crystals via optical rectification under the same pumping conditions of 100 fs pulse duration from a Ti:sapphire laser oscillator, which was not previously demonstrated under such pulse duration. We believe our observations not only benefit for a deep insight into the physics of femtosecond spin dynamics, but also help develop novel and cost-effective ultrabroadband spintronic terahertz emitters.

Low spin-polarization in the heavy metal\ferromagnet structures detected through the domain wall motion by synchronized magnetic field and current

CoFeB is a very soft material, in which Domain Wall (DW) can be moved easily under a weak magnetic field. However, it is very difficult to move DWs in Ta\CoFeB\MgO nanowires with interfacial perpendicular magnetic anisotropy through a spin-polarized current, and this limits the perspectives of racetrack memory driven by the current-in-plane mechanism. To investigate this phenomenon, we performed experiments of DW velocity measurement by applying a magnetic field and a current simultaneously. Working in the precessional regime, we have been able to see a very important effect of the spin-polarized current, which allows evaluating the polarization rate of the charge carriers. An unexpected quite low spin polarization rate down to 0.26 have been obtained, which can explain the low efficiency of DW motion induced by the spin-polarized current. Possible reasons for this low rate are analyzed, such as the spin relaxation in the Ta layer.

Intrinsic Spin Hall Conductivity of MoTe2 and WTe2 Semimetals

We report a comprehensive study on the intrinsic spin Hall conductivity (SHC) of semimetals MoTe2 and WTe2 by ab initio calculation. Large SHC and desirable spin Hall angles have been discovered, due to the strong spin orbit coupling effect and low charge conductivity in semimetals. Diverse anisotropic SHC values, attributed to the unusual reduced-symmetry crystalline structure, have been revealed. We report an effective method on SHC optimization by electron doping, and exhibit the mechanism of SHC variation respect to the energy shifting by the spin Berry curvature. Our work provides insights into the realization of strong spin Hall effects in 2D systems.

Femtosecond control of terahertz spin-charge conversion in ferromagnetic heterostructures

Employing electron spin instead of charge to develop spintronic devices holds the merits of low-power consumption in information technologies. Meanwhile, the demand for increasing speed in spintronics beyond current CMOS technology has further triggered intensive researches for ultrafast control of spins even up to unprecedent terahertz regime. The femtosecond laser has been emerging as a potential technique to generate an ultrafast spin-current burst for magnetization manipulation. However, there is a great challenge to establish all-optical control and monitor of the femtosecond transient spin current. Deep insights into the physics and mechanism are extremely essential for the technique. Here, we demonstrate coherently nonthermal excitation of femtosecond spin-charge current conversion parallel to the magnetization in W/CoFeB/Pt heterostructures driven by linearly polarized femtosecond laser pulses. Through systematical investigation we observe the terahertz emission polarization depends on both the magnetization direction and structural asymmetry. We attribute this phenomenon of the terahertz generation parallel to the magnetization induced by linearly polarized femtosecond laser pulses probably to inverse spin-orbit torque effect. Our work not only is beneficial to the deep understanding of spin-charge conversion and spin transportation, but also helps develop novel on-chip terahertz opto-spintronic devices.

Low-Power (1T1N) Skyrmionic Synapses for Spiking Neuromorphic Systems

In this work, we propose a `1-transistor 1-nanotrack' (1T1N) synapse based on movement of magnetic skyrmions using spin polarised current pulses. The proposed synaptic bit-cell has 4 terminals and fully decoupled spike transmission- and programming- paths. With careful tuning of programming parameters we ensure multi-level non-volatile conductance evolution in the proposed skyrmionic synapse. Through micromagnetic simulations, we studied in detail the impact of programming conditions (current density, pulse width) on synaptic performance parameters such as number of conductance levels and energy per transition. The programming parameters chosen used all further analysis gave rise to a synapse with 7 distinct conductance states and 1.2 fJ per conductance state transition event. Exploiting bidirectional conductance modulation the 1T1N synapse is able to undergo long-term potentiation (LTP) & depression (LTD) according to a simplified variant of biological spike timing dependent plasticity (STDP) rule. We present subthreshold CMOS spike generator circuit which when coupled with well known subthreshold integrator circuit, produces custom pre and post-neuronal spike shapes, responsible for implementing unsupervised learning with the proposed 1T1N synaptic bit-cell and consuming ~ 0.25 pJ/event. A spiking neural network (SNN) incorporating the characteristics of the 1T1N synapse was simulated for two seperate applications: pattern extraction from noisy video streams and MNIST classification.

Efficient technique for ab-initio calculation of magnetocrystalline anisotropy energy

Ab-initio calculation of magnetocrystalline anisotropy energy (MCAE) often requires a strict convergence criterion and a dense k-point mesh to sample the Brillouin zone, making its convergence problematic and time-consuming. The force theorem for MCAE states that MCAE can be calculated by the band energy difference between two magnetization directions at a fixed potential. The maximally localized Wannier function can be utilized to construct a compact Hilbert space of low-lying electron states and interpolate band eigenvalues with high precession. We combine the force theorem and the Wannier interpolation of eigenvalues together to improve the efficiency of MCAE calculations with no loss of accuracy. We use a Fe chain, a Fe monolayer and a FeNi alloy as examples and demonstrate that the Wannier interpolation method for MCAE is able to reduce the computational cost significantly and remain accurate simultaneously, compared with a direct ab-initio calculation on a very dense k-point mesh. This efficient Wannier interpolation approach makes it possible for large-scale and high-throughput MCAE calculations, which could benefit the design of spintronics devices.

A Scalable Pipelined Dataflow Accelerator for Object Region Proposals on FPGA Platform

Region proposal is critical for object detection while it usually poses a bottleneck in improving the computation efficiency on traditional control-flow architectures. We have observed region proposal tasks are potentially suitable for performing pipelined parallelism by exploiting dataflow driven acceleration. In this paper, a scalable pipelined dataflow accelerator is proposed for efficient region proposals on FPGA platform. The accelerator processes image data by a streaming manner with three sequential stages: resizing, kernel computing and sorting. First, Ping-Pong cache strategy is adopted for rotation loading in resize module to guarantee continuous output streaming. Then, a multiple pipelines architecture with tiered memory is utilized in kernel computing module to complete the main computation tasks. Finally, a bubble-pushing heap sort method is exploited in sorting module to find the top-k largest candidates efficiently. Our design is implemented with high level synthesis on FPGA platforms, and experimental results on VOC2007 datasets show that it could achieve about 3.67X speedups than traditional desktop CPU platform and >250X energy efficiency improvement than embedded ARM platform.

Calculation of intrinsic spin Hall conductivity by Wannier interpolation

\textit{Ab-initio} calculation of intrinsic spin Hall conductivity (SHC) generally requires a strict convergence criterion and a dense k-point mesh to sample the Brillouin zone, making its convergence challenging and time-consuming. Here we present a scheme for efficiently and accurately calculating SHC based on maximally localized Wannier function (MLWF). The quantities needed by the Kubo formula of SHC are derived in the space of MLWF and it is shown that only the Hamiltonian, the overlap and the spin operator matrices are required from the initial \textit{ab-initio} calculation. The computation of these matrices and the interpolation of Kubo formula on a dense k-point mesh can be easily achieved. We validate our results by prototypical calculations on fcc Pt and GaAs, which demonstrate that the Wannier interpolation approach is of high accuracy and efficiency. Calculations of $α$-Ta and $β$-Ta show that SHC of $β$-Ta is 2.7 times of $α$-Ta, while both have the opposite sign relative to fcc Pt and are an order of magnitude smaller than Pt. The calculated spin Hall angle of $-0.156$, is quite consistent with previous experiment on $β$-Ta, further suggesting intrinsic contribution may dominate in $β$-Ta. Our approach could facilitate large-scale SHC calculations, and may benefit the discovery of materials with high intrinsic SHC.

Optical control of magnetism in NiFe/VO2 heterostructures

Optical methods for magnetism manipulation have been considered as a promising strategy for ultralow-power and ultrahigh-speed spin switches, which becomes a hot spot in the field of spintronics. However, a widely applicable and efficient method to combine optical operation with magnetic modulation is still highly desired. Here, the strongly correlated electron material VO2 is introduced to realize phase-transition based optical control of the magnetism in NiFe. The NiFe/VO2 bilayer heterostructure features appreciable modulations in electrical conductivity (55%), coercivity (60%), and magnetic anisotropy (33.5%). Further analyses indicate that interfacial strain coupling plays a crucial role in this modulation. Utilizing this optically controlled magnetism modulation feature, programmable Boolean logic gates (AND, OR, NAND, NOR, XOR, NXOR and NOT) for high-speed and low-power data processing are demonstrated based on this engineered heterostructure. As a demonstration of phase-transition spintronics, this work may pave the way for next-generation electronics in the post-Moore era.
