Lateral optical anisotropy of type-II interfaces in the tight-binding approach

We have developed the tight-binding theory to study electronic and optical properties of type-II heterostructures CA/C'A' grown from the zinc-blende semiconductors CA and C'A' along the crystallographic direction [001]. The sp^3s* nearest-neighbor tight-binding model with allowance for the spin-orbit interaction is used to calculate the energy states and the in-plane linear polarization of the spatially-indirect band-edge photoluminescence of InAs/AlSb and ZnSe/BeTe multi-layered structures. The interface parameters for a pair of the nonstandard planes C-A' or C'-A are considered as fitting variables. A wide range of these parameters are shown to allow Tamm-like hole states localized at the interfaces. The theory leads to giant values of the light polarization in the both type-II heterosystems in agreement with existing experimental findings.

Magneto-Gyrotropic Photogalvanic Effect in Semiconductor Quantum Wells

We investigate both experimentally and theoretically, the magneto-gyrotropic photogalvanic effect in zinc-blende based quantum wells with $C_{2v}$ point-group symmetry using optical excitation in the terahertz frequency range. The investigated frequencies cause intra-subband but no inter-band and inter-subband transitions. While at normal incidence the photocurrent vanishes at zero magnetic field, it is shown that an in-plane magnetic field generates photocurrents both for polarized and unpolarized excitation. In general the spin-galvanic effect, caused by circularly polarized light, and the magneto-gyrotropic effect, caused by unpolarized excitation, is superimposed. It is shown that in the case of two specific geometries both effects are separable.

Spin Splitting in Symmetrical SiGe Quantum Wells

Spin splitting of conduction electron states has been analyzed for all possible point symmetries of SiGe quantum well structures. A particular attention is paid to removal of spin degeneracy caused by the rotoinversion asymmetry of a (001) heterointerface between two diamond-lattice materials. The asymmetry is shown to result in spin splitting of both Rashba and Dresselhaus types in symmetrical SiGe quantum wells. Consequences of the spin splitting on spin relaxation are discussed.

Experimental Separation of Rashba and Dresselhaus Spin-Splittings in Semiconductor Quantum Wells

The relative strengths of Rashba and Dresselhaus terms describing the spin-orbit coupling in semiconductor quantum well (QW) structures are extracted from photocurrent measurements on n-type InAs QWs containing a two-dimensional electron gas (2DEG). This novel technique makes use of the angular distribution of the spin-galvanic effect at certain directions of spin orientation in the plane of a QW. The ratio of the relevant Rashba and Dresselhaus coefficients can be deduced directly from experiment and does not relay on theoretically obtained quantities. Thus our experiments open a new way to determine the different contributions to spin-orbit coupling.

Spin-galvanic effect due to optical spin orientation

Under oblique incidence of circularly polarized infrared radiation the spin-galvanic effect has been unambiguously observed in (001)-grown $n$-type GaAs quantum well (QW) structures in the absence of any external magnetic field. Resonant inter-subband transitions have been obtained making use of the tunability of the free-electron laser FELIX. It is shown that a helicity dependent photocurrent along one of the $<110>$ axes is predominantly contributed by the spin-galvanic effect while that along the perpendicular in-plane axis is mainly due to the circular photogalvanic effect. This strong non-equivalence of the [110] and [1$\bar{1}$0] directions is determined by the interplay between bulk and structural inversion asymmetries. A microscopic theory of the spin-galvanic effect for direct inter-subband optical transitions has been developed being in good agreement with experimental findings.

D'yakonov-Perel' spin relaxation under electron-electron collisions in n-type QWs

The D'yakonov-Perel' spin relaxation mechanism in n-doped GaAs/AlGaAs quantum wells (QWs) has been studied both theoretically and experimentally. The temperature dependence of the spin relaxation time has been calculated for arbitrary degeneracy of the 2D electron gas. The comparison between theory and experiment shows that, in high-mobility n-doped QWs, the studied spin decoherence is controlled by electron-electron collisions.

Resonant inversion of the circular photogalvanic effect in n-doped quantum wells

We show that the sign of the circular photogalvanic effect can be changed by tuning the radiation frequency of circularly polarized light. Here resonant inversion of the photogalvanic effect has been observed for direct inter-subband transition in n-type GaAs quantum well structures. This inversion of the photon helicity driven current is a direct consequence of the lifting of the spin degeneracy due to k-linear terms in the Hamiltonian in combination with energy and momentum conservation and optical selection rules.

Interface-Induced Electron Spin Splitting in SiGe Heterostructures

D'yakonov-Perel' spin relaxation under electron-electron collisions in QWs

The D'yakonov-Perel' mechanism of spin relaxation is connected with the spin splitting of the electron dispersion curve in crystals lacking a center of symmetry. In a two-dimensional noncentrosymmetric system, e.g. quantum well or heterojunction, the spin splitting is a linear function of ${\bm k}$, at least for small values of ${\bm k}$. We demonstrate that the spin relaxation time $τ_s$ due to the spin splitting is controlled not only by momentum relaxation processes as widely accepted but also by electron-electron collisions which make no effect on the electron mobility. In order to calculate the time $τ_s$ taking into account the electron-electron scattering we have solved the two-dimensional kinetic equation for the electron spin density matrix. We show how the theory can be extended to allow for degenerate distribution of the spin-polarized two-dimensional electron gas.

Optical Spin Orientation under Inter- and Intra-Subband Transitions in QWs

It is shown that absorption of circularly polarized infrared radiation achieved by inter-subband and intra-subband (Drude-like) transitions results in a monopolar spin orientation of free carriers. The monopolar spin polarization in zinc-blende-based quantum wells (QWs) is demonstrated by the observation of the spin-galvanic and circular photogalvanic effects. It is shown that monopolar spin orientation in n-type QWs becomes possible if an admixture of valence band states to the conduction band wave function and the spin-orbit splitting of the valence band are taken into account.

Spin-photocurrent in p-SiGe quantum wells under terahertz laser irradiation

A detailed study of the circular photogalvanic effect (CPGE) in SiGe structures is presented. It is shown that the CPGE becomes possible due to the built-in asymmetry of quantum wells (QWs) in compositionally stepped samples and in asymmetrically doped structures. The photocurrent arises due to optical spin orientation of free carriers in QWs with spin splitting in k-space. It is shown that the effect can be applied to probe the macroscopic in-plane symmetry of low dimensional structures and allowing to conclude on Rashba or Dresselhaus terms in the Hamiltonian.

Spin-Galvanic Effect in Quantum Wells

It is shown that a homogeneous non-equlibrium spin-polarization in semiconductor heterostructures results in an electric current. The microscopic origin of the effect is an inherent asymmetry of spin-flip scattering in systems with lifted spin degeneracy caused by k-linear terms in the Hamiltonian.

Monopolar Optical Orientation of Electronic Spins in Semiconductors

It is shown that absorption of circularly polarized infrared radiation due to intraband (Drude-like) transitions in n-type bulk semiconductors and due to intra-subband or inter-subband transitions in quantum well (QW) structures results in a monopolar spin orientation of free electrons. Spin polarization in zinc-blende-structure based QWs is demonstrated by the observation of the spin-galvanic and the circular photogalvanic effects. The monopolar spin orientation in n-type materials is shown to be possible if an admixture of valence band states to the conduction band wave function and the spin-orbit splitting of the valence band are taken into account.

Spin orientation of two-dimensional electron gas under intraband optical pumping

The theory of spin orientation of two-dimensional (2D) electron gas has been developed for intrasubband indirect optical transitions. The monopolar optical orientation of electrons in the conduction band is caused by the indirect scattering with virtual intermediate states in the valence band and allowance for selection rules for interband transitions. The considered mechanism of optical orientation is shown to be in an inherent relation with the special Elliot-Yafet mechanism of electron spin relaxation induced by virtual interband scattering.

Chirality effects in carbon nanotubes

We consider chirality related effects in optical, photogalvanic and electron-transport properties of carbon nanotubes. We show that these properties of chiral nanotubes are determined by terms in the electron effective Hamiltonian describing the coupling between the electron wavevector along the tube principal axis and the orbital momentum around the tube circumference. We develop a theory of photogalvanic effects and a theory of d.c. electric current, which is linear in the magnetic field and quadratic in the bias voltage. Moreover, we present analytic estimations for the natural circular dichroism and magneto-spatial effect in the light absorption.

Spin sensitive bleaching and monopolar spin orientation in quantum wells

Spin sensitive bleaching of the absorption of far-infrared radiation has been observed in $p$-type GaAs/AlGaAs quantum well structures. The absorption of circularly polarized radiation saturates at lower intensities than that of linearly polarized light due to monopolar spin orientation in the first heavy hole subband. Spin relaxation times of holes in $p$-type material in the range of tens of ps were derived from the intensity dependence of the absorption.

Circular photogalvanic effect induced by monopolar spin orientation in p-GaAs/AlGaAs MQW

The circular photogalvanic effect (CPGE) has been observed in (100)-oriented $p$-GaAs/AlGaAs quantum wells at normal incidence of far-infrared radiation. It is shown that monopolar optical spin orientation of free carriers causes an electric current which reverses its direction upon changing from left to right circularly polarized radiation. CPGE at normal incidence and the occurence of the linear photogalvanic effect indicate a reduced point symmetry of studied multi-layered heterostructures. As proposed, CPGE can be utilized to investigate separately spin polarization of electrons and holes and the symmetry of quantum wells.
