1500-fold Tunneling Anisotropic Magnetoresistance in a (Ga,Mn)As stack

We report the discovery of a super-giant tunneling anisotropic magnetoresistance in an epitaxially grown (Ga,Mn)As/GaAs/(Ga,Mn)As structure. The effect arises from a strong dependence of the electronic structure of ferromagnetic semiconductors on the magnetization orientation rather than from a parallel or antiparallel alignment of the contacts. The key novel spintronics features of this effect are: (i) both normal and inverted spin-valve like signals; (ii) a large non-hysteretic magnetoresistance for magnetic fields perpendicular to the interfaces; (iii) magnetization orientations for extremal resistance are, in general, not aligned with the magnetic easy and hard axis. (iv) Enormous amplification of the effect at low bias and temperatures.

Tunneling Anisotropic Magnetoresistance: A spin-valve like tunnel magnetoresistance using a single magnetic layer

We introduce a new class of spintronics devices in which a spin-valve like effect results from strong spin-orbit coupling in a single ferromagnetic layer rather than from injection and detection of a spin-polarized current by two coupled ferromagnets. The effect is observed in a normal-metal/insulator/ferromagnetic-semiconductor tunneling device. This behavior is caused by the interplay of the anisotropic density of states in (Ga,Mn)As with respect to the magnetization direction, and the two-step magnetization reversal process in this material.

Giant spin-orbit splitting in a HgTe quantum well

We have investigated beating patterns in Shubnikov-de Haas oscillations for HgTe/Hg_{0.3}Cd_{0.7}Te(001) quantum wells with electron densities of 2 to 3 X 10^{12} cm^{-2}. Up to 12 beating nodes have been observed at magnetic fields between 0.9 and 6 T. Zero magnetic field spin-orbit splitting energies up to 30 meV have been directly determined from the node positions as well as from the intersection of self-consistently calculated Landau levels. These values, which exceed the thermal broadening of Landau levels, k_B T, at room temperature, are in good agreement with Rashba spin-orbit splitting energies calculated by means of an 8 X 8 kp Kane model. The experimental Shubnikov-de Haas oscillations are also in good agreement with numerical simulations based on this model.

Low-field diffusion magneto-thermopower of a high mobility two-dimensional electron gas

The low magnetic field diffusion thermopower of a high mobility GaAs-heterostructure has been measured directly on an electrostatically defined micron-scale Hall-bar structure at low temperature (T = 1.6 K) in the low magnetic field regime (B < 1.2 T) where delocalized quantum Hall states do not influence the measurements. The sample design allowed the determination of the field dependence of the thermopower both parallel and perpendicular to the temperature gradient, denoted respectively by Sxx (longitudinal thermopower) and Syx (Nernst-Ettinghausen coefficient). The experimental data show clear oscillations in Sxx and Syx due to the formation of Landau levels for 0.3 T < B < 1.2 T and reveal that Syx is approximately 120 times larger than Sxx at a magnetic field of 1 T, which agrees well with the theoretical prediction.

Current heating of a magnetic 2DEG in HgMnTe/HgCdTe quantum wells

Heating caused by electrons with excess kinetic energy has been investigated in a magnetic two-dimensional electron gas, M2DEG, in HgMnTe/HgCdTe(001) quantum wells. The temperature of the Mn ions, T_Mn, has been determined by the node positions in the beating pattern in Shubnikov-de Haas oscillations. The experimental dependence of T_Mn on current and therefore on electron temperature, is in excellent agreement with a rate equation model. Results with this model show that the energy transfer rate from the electrons to the Mn system is proportional to the Mn concentration.

Relaxation of high-energy quasiparticle distributions: electron-electron scattering in a two-dimensional electron gas

A theory is developed for the evolution of the non-equilibrium distribution of quasiparticles when the scattering rate decreases due to particle collisions. We propose a "modified one-collision approximation" which is most effective for high-energy quasiparticle distributions. This method is used to explain novel measurements of the non-monotonic energy dependence of the signal of scattered electrons in a 2D system. The observed effect is related to a crossover from the ballistic to the hydrodynamic regime of electron flow.

Resonance Kondo Tunneling through a Double Quantum Dot at Finite Bias

It is shown that the resonance Kondo tunneling through a double quantum dot (DQD) with even occupation and singlet ground state may arise at a strong bias, which compensates the energy of singlet/triplet excitation. Using the renormalization group technique we derive scaling equations and calculate the differential conductance as a function of an auxiliary dc-bias for parallel DQD described by SO(4) symmetry. We analyze the decoherence effects associated with the triplet/singlet relaxation in DQD and discuss the shape of differential conductance line as a function of dc-bias and temperature.

Very large magnetoresistance in lateral ferromagnetic (Ga,Mn)As wires with nanoconstrictions

We have fabricated (Ga,Mn)As nanostructures in which domain walls can be pinned by sub-10 nm constrictions. Controlled by shape anisotropy, we can switch the regions on either side of the constriction to either parallel or antiparallel magnetization. All samples exhibit a positive magnetoresistance, consistent with domain-wall trapping. For metallic samples we find a magnetoresistance up to 8%, which can be understood from spin accumulation. In samples where, due to depletion at the constriction, a tunnel barrier is formed, we observe a magnetoresistance of up to 2000 %.

Quasi-ballistic transport in HgTe quantum-well nanostructures

The transport properties of micrometer scale structures fabricated from high-mobility HgTe quantum-wells have been investigated. A special photoresist and Ti masks were used, which allow for the fabrication of devices with characteristic dimensions down to 0.45 $μ$m. Evidence that the transport properties are dominated by ballistic effects in these structures is presented. Monte Carlo simulations of semi-classical electron trajectories show good agreement with the experiment.

Voltage-Controlled Spin Selection in a Magnetic Resonant Tunnelling Diode

We have fabricated all II-VI semiconductor resonant tunneling diodes based on the (Zn,Mn,Be)Se material system, containing dilute magnetic material in the quantum well, and studied their current-voltage characteristics. When subjected to an external magnetic field the resulting spin splitting of the levels in the quantum well leads to a splitting of the transmission resonance into two separate peaks. This is interpreted as evidence of tunneling transport through spin polarized levels, and could be the first step towards a voltage controlled spin filter.

Detection of electrical spin injection by light-emitting diodes in top- and side-emission configuration

Detection of the degree of circular polarization of the electroluminescence of a light-emitting diode fitted with a spin injecting contact (a spin-LED) allows for a direct determination of the spin polarization of the injected carriers. Here, we compare the detection efficiency of (Al,Ga)As spin-LEDs fitted with a (Zn,Be,Mn)Se spin injector in top- and side-emission configuration. In contrast with top emission, we cannot detect the electrical spin injection in side emission from analysing the degree of circular polarization of the electroluminescence. To reduce resonant optical pumping of quantum-well excitons in the side emission, we have analysed structures with mesa sizes as small as 1 micron.

Temperature Dependent Magnetic Anisotropy in (Ga,Ma)As Layers

It is demonstrated by SQUID magnetization measurements that (Ga,Mn)As films can exhibit rich characteristics of magnetic anisotropy depending not only to the epitaxial strain but being strongly influenced by the hole and Mn concentration, and temperature. This behavior reflects the spin anisotropy of the valence subbands and corroborates predictions of the mean field Zener model of the carrier mediated ferromagnetism in III-V diluted magnetic semiconductors with Mn. At the same time the existence of in-plane uniaxial anisotropy with [110] the easy axis is evidenced. This is related to the top/bottom symmetry breaking, resulting in the lowering of point symmetry of (Ga,Mn)As to the C_{2v} symmetry group. The latter mechanism coexists with the hole-induced cubic anisotropy, but takes over close to T_C.

Electron-beam propagation in a two-dimensional electron gas

A quantum mechanical model based on a Green's function approach has been used to calculate the transmission probability of electrons traversing a two-dimensional electron gas injected and detected via mode-selective quantum point contacts. Two-dimensional scattering potentials, back-scattering, and temperature effects were included in order to compare the calculated results with experimentally observed interference patterns. The results yield detailed information about the distribution, size, and the energetic height of the scattering potentials.

Interplay of Rashba, Zeeman and Landau splitting in a magnetic two dimensional electron gas

The transport properties of a magnetic two dimensional electron gas consisting of a modulation doped n type HgMnTe/HgCdTe quantum well, QW, have been investigated. By analyzing the Shubnikov-de Haas oscillations and the node positions of their beating patterns, we have been able to separate the gate voltage dependent Rashba spin-orbit splitting from the temperature dependent giant Zeeman splitting. It has been experimentally demonstrated that the Rashba spin-orbit splitting is larger than or comparable to the $sp-d$ exchange interaction induced giant Zeeman splitting in this magnetic 2DEG even at moderately high magnetic fields.

Spin injection in the non-linear regime: band bending effects

Semiconductor spintronics will need to control spin injection phenomena in the non-linear regime. In order to study these effects we have performed spin injection measurements from a dilute magnetic semiconductor [(Zn,Be,Mn)Se] into nonmagnetic (Zn,Be)Se at elevated bias. When the applied voltage is increased to a few mV we find a strong decrease of the spin injection efficiency. The observed behavior is modelled by extending the charge-imbalance model for spin injection to include band bending and charge accumulation at the interface of the two compounds. We find that the observed effects can be attributed to repopulation of the minority spin level in the magnetic semiconductor.

Spin filtering and magnetoresistance in ballistic tunnel junctions

We theoretically investigate magnetoresistance (MR) effects in connection with spin filtering in quantum-coherent transport through tunnel junctions based on non-magnetic/semimagnetic heterostructures. We find that spin filtering in conjunction with the suppression/enhancement of the spin-dependent Fermi seas in semimagnetic contacts gives rise to (i) spin-split kinks in the MR of single barriers and (ii) a robust beating pattern in the MR of double barriers with a semimagnetic well. We believe these are unique signatures for quantum filtering.

Large magnetoresistance effect due to spin-injection into a non-magnetic semiconductor

A novel magnetoresistance effect, due to the injection of a spin-polarized electron current from a dilute magnetic into a non-magnetic semiconductor, is presented. The effect results from the suppression of a spin channel in the non-magnetic semiconductor and can theoretically yield a positive magnetoresistance of 100%, when the spin flip length in the non-magnetic semiconductor is sufficiently large. Experimentally, our devices exhibit up to 25% magnetoresistance.
